Claims (9)
- 중합성 아크릴계 화합물, 필름 형성 수지, 도전성 입자 및 중합 개시제를 함유하여 이루어지는 이방성 도전 필름에 있어서, 그 중합 개시제가 1 분간 반감기 온도가 상이한 2 종류의 유기 과산화물을 함유하고, 그 2 종류의 유기 과산화물 중, 1 분간 반감기 온도가 높은 유기 과산화물이 분해에 의해 벤조산 또는 그 유도체를 발생시키는 것이고, 1 분간 반감기 온도가 낮은 유기 과산화물의 1 분간 반감기 온도가 80℃ 이상 120℃ 미만이고, 1 분간 반감기 온도가 높은 유기 과산화물의 1 분간 반감기 온도가 120℃ 이상 150℃ 이하인 것을 특징으로 하는 이방성 도전 필름.
- 삭제
- 제 1 항에 있어서,분해 온도가 상이한 2 종류의 유기 과산화물 사이의 1 분간 반감기 온도 차이가 10℃ 이상 30℃ 이하인 이방성 도전 필름.
- 제 1 항 또는 제 3 항에 있어서,그 2 종류의 유기 과산화물 중, 1 분간 반감기 온도가 낮은 유기 과산화물과 1 분간 반감기 온도가 높은 유기 과산화물의 중량비가 10 : 1 ∼ 1 : 5 인 이방성 도전 필름.
- 제 1 항 또는 제 3 항에 있어서,그 2 종류의 유기 과산화물 중, 1 분간 반감기 온도가 낮은 유기 과산화물이 디라우로일퍼옥사이드이고, 1 분간 반감기 온도가 높은 유기 과산화물이 디벤조일퍼옥사이드인 이방성 도전 필름.
- 제 1 항 또는 제 3 항에 있어서,중합성 아크릴계 화합물이 인산 에스테르형 아크릴레이트 또는 플루오렌기를 갖는 아크릴레이트인 이방성 도전 필름.
- 제 1 항 또는 제 3 항에 있어서,필름 형성 수지가 폴리에스테르 수지, 폴리우레탄 수지 또는 페녹시 수지인 이방성 도전 필름.
- 제 1 배선 기판의 접속부와 제 2 배선 기판의 접속부 사이를 제 1 항 또는 제 3 항에 기재된 이방성 도전 필름으로 이방성 접속한 접속 구조체.
- 제 1 배선 기판의 접속부와 제 2 배선 기판의 접속부 사이에 제 1 항 또는 제 3 항에 기재된 이방성 도전 필름을 협지시키고, 1 분간 반감기 온도가 낮은 유기 과산화물이 분해되지 않는 제 1 온도에서 임시 접합시킨 후, 1 분간 반감기 온도가 높은 유기 과산화물이 분해되는 제 2 온도에서 열압착하는 것을 특징으로 하는 접속 구조체의 제조 방법.
