Description
Claims (11)
- 절연 표면을 가진 기판 위에 게이트 전극층을 형성하는 단계와,상기 게이트 전극층 위에 게이트 절연층을 형성하는 단계와,상기 게이트 절연층 위에 제1 반도체층을 형성하는 단계와,상기 제1 반도체층 위에 일도전형 불순물을 함유하는 제2 반도체층을 형성하는 단계와,상기 제2 반도체층 위에 제1 마스크를 형성하는 단계와,상기 제1 마스크를 사용하여 상기 제1 반도체층, 제2 반도체층을 에칭하는 단계와,상기 제1 마스크를 제거하는 단계와,상기 제2 반도체층 위에 제2 마스크를 형성하는 단계와,상기 제2 마스크를 사용함으로써 상기 제2 반도체층의 일부를 에칭하여 상기 제1 반도체층의 제1 영역을 노출하는 단계와,상기 제2 마스크와 상기 제1 반도체층의 노출 영역 위에 용액을 도입하여 제1 습윤성을 지니게 하는 단계와,상기 용액을 도입한 후에 상기 제2 마스크를 제거하여, 상기 제2 반도체층의 제2 영역을 노출하는 단계와,상기 제2 영역 위에 액적토출법으로 배선을 형성하는 단계를 포함하는 박막 트랜지스터의 제조 방법으로서,상기 제2 영역의 습윤성은 상기 제1 습윤성보다 높은 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 절연 표면을 가진 기판 위에 게이트 전극층을 형성하는 단계와,상기 게이트 전극층 위에 게이트 절연층을 형성하는 단계와,상기 게이트 절연층 위에 제1 반도체층을 형성하는 단계와,상기 제1 반도체층 위에 채널 보호층을 형성하는 단계와,상기 제1 반도체층 및 상기 채널 보호층 위에 일도전형 불순물을 함유하는 제2 반도체층을 형성하는 단계와,상기 제2 반도체층 위에 제1 마스크를 형성하는 단계와,상기 제1 마스크를 사용하여 상기 제1 반도체층, 및 상기 제2 반도체층을 에칭하는 단계와,상기 제1 마스크를 제거하는 단계와,상기 제2 반도체층 위에 제2 마스크를 형성하는 단계와,상기 제2 마스크를 사용함으로써 상기 제2 반도체층의 일부를 에칭하여 상기 채널 보호층의 제1 영역을 노출하는 단계와,상기 제2 마스크와 상기 채널 보호층의 노출 영역 위에 용액을 도입하여 제1 습윤성을 지니게 하는 단계와,상기 용액을 도입한 후에 상기 제2 마스크를 제거하여, 상기 제2 반도체층의 제2 영역을 노출하는 단계와,상기 제2 영역 위에 액적토출법으로 배선을 형성하는 단계를 포함하는 박막 트랜지스터의 제조 방법으로서,상기 제2 영역의 습윤성은 상기 제1 습윤성보다 높은 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 1항 또는 제 2항에 있어서,상기 제2 마스크는, 평탄화막을 도포하고, 상기 평탄화막을 에치백해서 형성하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 1항 또는 제 2항에 있어서,상기 제2 마스크는, 네거티브형 레지스트를 도포하고, 상기 게이트 전극층을 마스크로 사용하여 상기 게이트 전극층에 대향하는 기판의 뒤쪽으로부터 상기 기판을 통해 상기 네거티브형 레지스트를 노광함으로써 형성하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 1항 또는 제 2항에 있어서,상기 제2 마스크는, 포지티브형 레지스트를 도포하고, 상기 게이트 전극층에 대향하는 기판의 뒤쪽으로부터 상기 기판을 통해 상기 포지티브형 레지스트를 노광함으로써 형성하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 1항 또는 제 2항에 있어서,상기 게이트 전극층을 형성하는 공정은,상기 기판 위에 도전성 하지층을 형성하는 단계와,상기 도전성 하지층 위에 게이트 전극층을 형성하는 단계와,상기 게이트 전극층과 겹치지 않는 도전성 하지층을 산화해서 절연화하는 단계를 포함하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 1항 또는 제 2항에 있어서,상기 게이트 전극층을 형성하는 공정은,상기 기판 위에 도전성 하지층을 형성하는 단계와,상기 도전성 하지층 위에 게이트 전극층을 형성하는 단계와,상기 게이트 전극층과 겹치지 않는 도전성 하지층을 에칭해서 제거하는 단계를 포함하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 절연 표면을 가진 기판 위에 배선을 형성하는 단계와,상기 배선 위에 일도전형 불순물을 함유하는 제1 반도체층을 형성하는 단계와,상기 제1 반도체층 위에 제1 마스크를 형성하는 단계와,상기 제1 마스크를 사용하여 상기 일도전형 불순물을 함유하는 제1 반도체층을 에칭하는 단계와,상기 제1 마스크를 제거하는 단계와,상기 제1 반도체층 및 상기 기판 위에 제2 반도체층을 형성하는 단계와,상기 제2 반도체층 위에 제2 마스크를 형성하는 단계와,상기 제2 마스크를 사용하여 상기 제1 반도체층 및 상기 제2 반도체층을 에칭하는 단계와,상기 제2 마스크를 제거하는 단계와,상기 기판, 상기 제2 반도체층, 및 상기 배선 위에 게이트 절연층을 형성하는 단계와,상기 게이트 절연층 위에 레지스트를 도포하는 단계와,상기 배선을 마스크로 사용함으로써, 상기 레지스트를 노광하고, 상기 레지스트를 현상하여 소정의 형상으로 가공하는 단계와,상기 레지스트와 상기 게이트 절연층 위에 용액을 도입하여 제1 습윤성을 지니게 하는 제 1 영역을 형성하는 단계와,상기 용액을 도입한 후에 상기 레지스트를 제거하여, 상기 제2 반도체층 위의 상기 게이트 절연층의 제 2 영역을 노출하는 단계와,상기 제 2 영역 위에 액적토출법으로 게이트 전극층을 형성하는 단계를 포함하는 박막 트랜지스터의 제조 방법으로서,상기 제 2 영역의 습윤성은 상기 제 1 습윤성보다 높은 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 8항에 있어서,상기 일도전형 불순물을 플라즈마 도핑법으로 상기 제 1 반도체층에 도핑하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 8항에 있어서,상기 배선을 형성하는 공정은,상기 기판 위에 도전성 하지층을 형성하는 단계와,상기 도전성 하지층 위에 상기 배선을 형성하는 단계와,상기 배선과 겹치지 않는 도전성 하지층을 산화해서 절연화하는 단계를 포함하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
- 제 8항에 있어서,상기 배선을 형성하는 공정은,상기 기판 위에 도전성 하지층을 형성하는 단계와,상기 도전성 하지층 위에 배선을 형성하는 단계와,상기 배선과 겹치지 않는 도전성 하지층을 에칭해서 제거하는 단계를 포함하는 것을 특징으로 하는 박막 트랜지스터의 제조 방법.
