Claims (38)
- pH 9 이상의 강알칼리 조건과 H2O2가 있는 조건에서도 안정하고:저유전율(low-κ) 유전체 또는 고 유전율(high-κ) 유전체를 가지고, 구리, Al, 또는 Al(Cu)로 메탈라이즈된(metallized) 마이크로일렉트로닉 기판으로부터, 포토레지스트 잔류물과; 플라즈마 공정시 발생되는 유기물, 유기금속물질, 무기물로부터 발생되는 잔류물과; 화학적 기계적 연마(CMP)의 평탄화공정 부산물을 단일 공정에서 세정하는 것이 가능하며:슬러리 잔류물의 평탄화 첨가제로 사용되는 무규산염 세정 조성물에 있어서,상기 세정 조성물은,수소결합능이 있고, 디메틸피페리돈, 술폰 및 술폰란으로 구성된 그룹으로부터 선택된 30% 내지 80% 중량의 극성 유기 용매;0.1% 내지 10% 중량의 테트라알킬암모늄 하이드록사이드;10% 내지 60% 중량의 물; 그리고트랜스-1,2-시클로헥산디아민 테트라아세트산(CyDTA), 에틸렌디아민 테트라(메틸렌 포스폰산)로 구성된 그룹으로부터 선택된 0.1% 내지 5% 중량의 킬레이트제 또는 금속착제를 필수적으로 포함하여 이루어지는 것을 특징으로 하는 세정 조성물.
- 제 1 항에 있어서,상기 킬레이트제 또는 금속 착제는 트랜스-1,2-시클로헥산디아민 테트라아세트산인 것을 특징으로 하는 세정 조성물.
- 제 2 항에 있어서, 술폰란, 테트라메틸암모늄 하이드록사이드, 트랜스-1,2-시클로헥산디아민 테트라아세트산 및 물을 필수적으로 포함하여 이루어지는 것을 특징으로 하는 세정 조성물.
- 제 3 항에 있어서, 술폰란, 테트라메틸암모늄 하이드록사이드, 트랜스-1,2-시클로헥산디아민 테트라아세트산 및 물을 포함하여 이루어지는 것을 특징으로 하는 세정 조성물.
- 저유전율(low-κ) 유전체 또는 고 유전율(high-κ) 유전체를 가지고, 구리, Al, 또는 Al(Cu)로 메탈라이즈된(metallized) 마이크로일렉트로닉 기판으로부터, 포토레지스트 잔류물과; 플라즈마 공정시 발생되는 유기물, 유기금속물질, 무기물로부터 발생되는 잔류물을 단일 공정에서 세정하는 세정 방법에 있어서,상기 세정 방법은,상기 기판으로부터 상기 포토레지스트와 잔류물을 세정하기에 충분한 시간 동안 상기 기판을 세정 조성물에 접촉시키는 단계를 포함하고,상기 세정 조성물은,제 1 항 내지 제 4 항 중 어느 한 항에 의한 세정 조성물인 것을 특징으로 하는 세정 방법.
