Abstract
본 발명은, 액상법에서 조성 제어성이 양호한 복합 금속 산화물 형성용의 원료 조성물을 제공하는 것이다.
본 발명의 복합 금속 산화물용 원료 조성물은, 복합 금속 산화물을 형성하기 위한 원료 조성물이며, 상기 복합 금속 산화물은 화학식 AB1-xCxO3으로 표시되고, A 원소는 적어도 Pb를 포함하고, B 원소는 Zr, Ti, V, W 및 Hf 중 1개 이상을 포함하고, C 원소는 Nb 및 Ta 중 1개 이상을 포함하고, 상기 원료 조성물은 상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 열 분해성 유기 금속 화합물, 상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 가수분해성 유기 금속 화합물, 및 그의 부분가수분해물 및/또는 중축합물의 1종 이상과, 폴리카르복실산 및 폴리카르복실산에스테르의 1종 이상과 유기 용매를 포함한다.

본 발명은 복합 금속 산화물을 형성하기 위한 복합 금속 산화물용 원료 조성물에 관한 것이다.
PZT를 비롯한 복합 금속 산화물은, 강유전체 메모리, 압전 소자, 적외 센서 및 SAW 장치 등의 각종 용도에 사용되고 있으며, 그의 연구 개발이 활발히 행해지고 있다.
복합 금속 산화물을 형성하는 방법의 대표적인 것으로서, 졸겔법 및 MOD법 등의 화학 용액법(CSD: Chemical Solution Deposition Method)이 있다.
졸겔법에서는, 금속 알콕시드 등의 화합물을 가수분해 및 중축합(이것을 "가수분해ㆍ축합"이라고 함)함으로써 고분자화한 전구체의 용액을 사용한다. 이러한 졸겔법에서는 금속 알콕시드 용액의 조성을 제어함으로써, 얻어지는 복합 금속 산화물의 조성 제어성이 양호하다는 이점을 갖는 반면, 가수분해ㆍ축합 반응이 불가역 반응이기 때문에, 일단 가교하여 고분자화한 것은 졸겔 원료로서 사용할 수 없다는 난점을 갖는다. 특히, PZT와 같이 납을 포함하는 복합 금속 산화물인 경우에는, 납 폐기물의 처리를 행할 필요가 있다.
또한, 유기 금속 분해법(MOD: Metal Organic Decomposition Method)에서는, 금속의 카르복실산염 등의 안정적인 유기 금속 화합물의 용액을 사용한다. 이 MOD법에서 사용되는 원료 용액은, 안정적인 유기 금속 화합물을 원료로 하고 있기 때문에, 용액 조성의 조정 및 취급이 용이하다는 등의 이점을 갖는다. MOD법은 화합물의 가수분해ㆍ중축합에 의해 복합 산화물을 형성하는 졸겔법과는 달리, 분자량이 큰 유기기를 산소 분위기 중에서 분해함으로써 복합 산화물을 형성하기 때문에, 졸겔법에 비해 결정화 온도가 높고, 결정립(結晶粒)이 커지기 쉬운 경향이 있다.
본 발명의 목적은, 액상법에서 조성 제어성이 양호한 복합 금속 산화물 형성용의 원료 조성물을 제공하는 것에 있다.
본 발명에 따른 복합 금속 산화물용 원료 조성물은,

이하, 본 발명의 실시 형태에 대하여 도면을 참조하면서 상세히 설명한다.
1. 복합 금속 산화물용 원료 조성물
본 실시 형태에 따른 복합 금속 산화물용 원료 조성물(이하, "원료 조성물"이라고 함)은, 복합 금속 산화물의 성막(成膜)에 사용된다. 여기서, 복합 금속 산 화물은 화학식 AB1 - xCxO3으로 표시되고, A 원소는 적어도 Pb를 포함하고, B 원소는 Zr, Ti, V, W 및 Hf 중 1개 이상을 포함하고, C 원소는 Nb 및 Ta 중 1개 이상을 포함할 수 있다.
상기 원료 조성물은 상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 열 분해성 유기 금속 화합물, 상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 가수분해성 유기 금속 화합물, 그의 부분가수분해물 및/또는 중축합물 중 1종 이상과, 폴리카르복실산 및 폴리카르복실산에스테르 중 1종 이상과, 유기 용매를 포함한다.
원료 조성물은, 복합 금속 산화물이 되는 재료의 구성 금속을 각각 포함하여 이루어지는 유기 금속 화합물, 또는 그의 부분가수분해물 및/또는 중축합물을 각 금속이 원하는 몰비가 되도록 혼합하며, 추가로 알코올 등의 유기 용매를 사용하여 이들을 용해 또는 분산시킴으로써 제조할 수 있다. 유기 금속 화합물은, 용액 상태에서 안정적인 것을 사용하는 것이 바람직하다.
본 실시 형태에서 사용 가능한 유기 금속 화합물로서는, 가수분해 또는 산화됨으로써, 그의 금속 유기 화합물에서 유래하는 금속 산화물을 생성할 수 있는 것이며, 각 금속의 알콕시드, 유기 금속 착체 및 유기산염 등으로부터 선택된다.
복합 금속 산화물의 구성 금속을 각각 포함하는 열 분해성 유기 금속 화합물로서는, 예를 들면 금속 알콕시드, 유기산염 및 β 디케톤 착체 등의 유기 금속 화합물을 사용할 수 있다. 복합 금속 산화물의 구성 금속을 각각 포함하는 가수분해 성 유기 금속 화합물로서는, 금속 알콕시드 등의 유기 금속 화합물을 사용할 수 있다. 유기 금속 화합물의 예로서 이하의 것을 들 수 있다.
B 원소인 Zr, Ti, V, W 또는 Hf를 포함하는 유기 금속 화합물로서는, 이들의 알콕시드, 아세트산염 및 옥틸산염 등을 예시할 수 있다.
A 원소인 Pb를 포함하는 유기 금속 화합물로서는, 아세트산납 및 옥틸산납을 예시할 수 있다.
C 원소인 Nb를 포함하는 유기 금속 화합물로서는, 옥틸산니오븀 및 옥틸산납니오븀을 예시할 수 있다. 옥틸산니오븀은 도 2에 도시한 바와 같이, Nb가 2 원자 공유 결합하고, 그 밖의 부분에 옥틸기가 존재하는 구조이다. C 원소인 Ta를 포함하는 유기 금속 화합물로서는 옥틸산탄탈을 예시할 수 있다.
본 실시 형태의 원료 조성물에서 유기 용매로서는, 알코올을 사용할 수 있다. 용매로서 알코올을 사용하면, 유기 금속 화합물과 폴리카르복실산 또는 폴리카르복실산에스테르의 양자를 양호하게 용해할 수 있다. 알코올로서는 특별히 한정되지 않지만, 부탄올, 메탄올, 에탄올 및 프로판올 등의 1가의 알코올, 또는 다가 알코올을 예시할 수 있다. 이러한 알코올로서는, 예를 들면 이하의 것을 들 수 있다.

에틸렌글리콜(융점 -11.5 ℃, 비점 197.5 ℃), 글리세린(융점 17 ℃, 비점 290 ℃).
본 발명의 원료 조성물에서, 폴리카르복실산 또는 폴리카르복실산에스테르는 2가 이상일 수 있다. 본 발명에 사용하는 폴리카르복실산으로서는, 이하의 것을 예시할 수 있다. 3가의 카르복실산으로서는 트랜스-아코니트산 및 트리메신산, 4가의 카르복실산으로서는 피로멜리트산 및 1,2,3,4-시클로펜탄테트라카르복실산 등을 들 수 있다. 또한, 폴리카르복실산에스테르로서는 2가의 숙신산디메틸, 숙신산디에틸, 옥살산디부틸, 말론산디메틸, 아디프산디메틸, 말레산디메틸, 푸마르산디에틸, 3가의 시트르산트리부틸, 1,1,2-에탄트리카르복실산트리에틸, 4가의 1,1,2,2-에탄테트라카르복실산테트라에틸 및 1,2,4-벤젠트리카르복실산트리메틸 등을 들 수 있다. 폴리카르복실산 또는 폴리카르복실산에스테르를 도 3B 내지 도 3D에 도시한다.
본 발명의 원료 조성물에서 2가의 카르복실산에스테르로서는, 바람직하게는 숙신산에스테르, 말레산에스테르 및 말론산에스테르로부터 선택되는 1종 이상일 수 있다. 이들 에스테르의 구체예로서는, 숙신산디메틸, 말레산디메틸 및 말론산디메틸을 들 수 있다.
폴리카르복실산 또는 폴리카르복실산에스테르는, 유기 용매보다 높은 비점을 가질 수 있다. 폴리카르복실산 또는 폴리카르복실산에스테르의 비점이 유기 용매보다 높으면, 후술하는 바와 같이 원료 조성물의 반응을 보다 빠르게 행할 수 있다.
상기 폴리카르복실산에스테르의 분자량은 150 이하일 수 있다. 폴리카르복실산에스테르의 분자량이 지나치게 크면, 열 처리시 에스테르가 휘발할 때 막에 손상을 주기 쉽기 때문에, 치밀한 막을 얻을 수 없는 경우가 있다.
상기 폴리카르복실산에스테르는 실온에서 액체일 수 있다. 폴리카르복실산에스테르가 실온에서 고체이면, 액이 겔화되는 경우가 있다.
본 실시 형태의 원료 조성물에 의해 얻어지는 복합 금속 산화물은, 바람직하게는 0.05≤x<1의 범위에서, 더욱 바람직하게는 0.1≤x≤0.3의 범위에서 Nb를 포함할 수 있다. 또한, 상기 복합 금속 산화물은, 바람직하게는 0.5 몰% 이상, 보다 바람직하게는 0.5 몰% 이상, 5 몰% 이하의 Si, 또는 Si 및 Ge를 포함할 수 있다. 또한, 상기 B 원소는 Zr 및 Ti일 수 있다. 즉, 본 실시 형태에서 복합 금속 산화물은, Ti 사이트에 Nb를 도핑한 Pb(Zr, Ti, Nb)O3(PZTN)일 수 있다.
Nb는 Ti와 크기(이온 반경이 가깝고, 원자 반경은 동일함)가 거의 동일하고, 무게가 2배이며, 격자 진동에 의한 원자간의 충돌에 의해서도 격자로부터 원자가 탈락되기 어렵다. 또한 원자가는 +5가가 안정적이며, 만일 Pb가 탈락되어도 Nb5 +에 의해 Pb 탈락의 가수(價數)를 보충할 수 있다. 또한 결정화시에 Pb 탈락이 발생하여도, 크기가 큰 O가 탈락됨으로써, 크기가 작은 Nb가 들어가는 것이 용이하다.
또한, Nb는 +4가도 존재하기 때문에, Ti4 + 대신에 충분히 행하는 것이 가능하다. 또한, 실제로 Nb는 공유 결합성이 매우 강하기 때문에, Pb도 탈락되기 어렵게 되어 있다고 생각된다(H. Miyazawa, E. Natori, S. Miyashita; Jpn. J. Appl. Phys. 39(2000) 5679).
본 실시 형태의 원료 조성물에 의해 얻어지는 복합 금속 산화물, 특히 PZTN에 따르면, Nb를 특정한 비율로 포함함으로써 Pb의 결손에 의한 악영향을 해소하고, 우수한 조성 제어성을 갖는다. 그 결과, PZTN은 후술하는 실시예로부터도 알 수 있는 바와 같이, 통상적인 PZT에 비해 매우 양호한 히스테리시스 특성, 누설 특성, 내환원성, 압전성 및 절연성 등을 갖는다.
지금까지 PZT에 대한 Nb 도핑은 주로 Zr이 풍부한 능면체정 영역에서 행해져 왔지만, 그의 양은 0.2 내지 0.025 몰%(J. Am. Ceram. Soc, 84(2001)902; Phys. Rev. Let, 83(1999) 1347) 정도로 극히 소량인 것이다. 이와 같이 Nb를 다량으로 도핑할 수 없는 요인은, Nb를 예를 들면 10 몰% 첨가하면, 결정화 온도가 800 ℃ 이상으로 상승됨에 의한 것이라고 생각된다.
본 실시 형태에서는, 복합 금속 산화물에 Si, 또는 Si와 Ge를 예를 들면, 0.5 내지 5 몰%의 비율로 포함함으로써, PZTN의 결정화 에너지를 감소시킬 수 있 다. 즉, 복합 금속 산화물의 재료로서 PZTN을 사용하는 경우, Nb 첨가와 동시에 Si, 또는 Si 및 Ge를 첨가함으로써 PZTN의 결정화 온도의 감소를 도모할 수 있다. 본원 발명자들은, Si가 소결제로서 기능한 후, A 사이트 이온으로서 결정의 일부를 구성하고 있다는 것을 확인하였다(도 1 참조). 즉, 도 1에 도시한 바와 같이, 티탄산납 중에 실리콘을 첨가하면, A 사이트 이온의 라만 진동 모드 E(1TO)에 변화가 관찰되었다. 또한, 라만 진동 모드에 변화가 관찰된 것은, Si 첨가량이 8 몰% 이하인 경우였다. 따라서, Si를 특정한 비율로 첨가함으로써, Si는 페로브스카이트의 A 사이트에 존재하고 있다는 것이 확인되었다.
본 발명에서는, Nb 대신에 또는 Nb와 함께 Ta를 사용할 수도 있다. Ta를 사용한 경우에도, 상술한 Nb와 동일한 경향이 있다.
폴리카르복실산 또는 폴리카르복실산에스테르의 사용량은, 복합 금속 산화물의 조성에 의존한다. 예를 들면 복합 금속 산화물을 형성하기 위한 금속의 합계 몰 이온 농도와 폴리카르복실산(에스테르)의 몰 이온 농도는, 바람직하게는 1≥(폴리카르복실산(에스테르)의 몰 이온 농도)/(원료 용액의 금속의 총몰 이온 농도)로 할 수 있다.
여기서, 폴리카르복실산 또는 폴리카르복실산에스테르의 몰수란, 가수인 것이다. 즉, 2가의 폴리카르복실산 또는 폴리카르복실산에스테르이면, 1 분자의 폴리카르복실산 또는 폴리카르복실산에스테르가 원료 용액의 금속 1 몰에 대하여, 폴리카르복실산 또는 폴리카르복실산에스테르 0.5 몰로 1:1이 된다.
2. 복합 금속 산화물막의 제조 방법
복합 금속 산화물막의 제조 방법은, 상술한 본 실시 형태에 따른 원료 조성물을 기체 위에 도포한 후, 열 처리함으로써 얻어진다.
구체적으로는, 원료 조성물을 예를 들면 스핀 도포법에 의해 기체 위에 도포하고, 핫 플레이트 등을 사용하여 150 내지 180 ℃에서 건조 처리를 행하여 용매를 제거한다. 그 후, 핫 플레이트 등을 사용하여 300 내지 350 ℃에서 탈지 열 처리(주로 유기 성분의 분해 제거)를 행한다. 그 후, 필요에 따라 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 복수회 행하여 원하는 막 두께의 도포막을 얻는다. 또한, 결정화 어닐링(소성)에 의해, 원하는 막 두께의 복합 금속 산화물막을 형성한다. 결정화를 위한 소성은, 산소 분위기 중에서 래피드 서멀 어닐링(RTA) 등을 이용하여, 650 내지 700 ℃에서 행할 수 있다.
기체는 복합 금속 산화물의 용도에 따라 선택되며, 절연성 기판, 도전성 기판 및 반도체 기판 등을 사용할 수 있다. 이 제조 방법에 따르면, 공지된 도포법을 이용한 간편한 방법에 의해 특성이 양호한 복합 금속 산화물막을 얻을 수 있다.
3. 실시예
이하, 본 발명의 실시예에 대하여 설명한다.
(1) 실시예 1
(A) 본 실시예에서는, PZTN 복합 금속 산화물의 원료 조성물을 제조하였다. 유기 금속 화합물로서는 Pb, Zr, Ti 및 Nb의 유기 금속 화합물을 n-부탄올에 용해한 용액을 사용하였다. 구체적으로는 아세트산납, 지르코늄알콕시드, 티탄알콕시드 및 옥틸산니오븀을 사용하였다. 이들과 폴리카르복실산에스테르로서의 숙신산 디메틸과, 유기 용매로서의 n-부탄올을 혼합하였다.
본 실시예에서 각 유기 금속 화합물은, PbZr0 .2Ti0 .6Nb0 .2O3(PZTN)의 조성이 되도록 혼합되었다. 또한, 복합 금속 산화물막의 결정화 온도를 저하시키는 목적으로, 실리콘알콕시드를 3 몰%의 비율로 상기 원료 조성물에 첨가하였다. 원료 조성물은, 상기 유기 금속 화합물과 숙신산디메틸이 1:1의 비율(몰비)이 되도록, 이들을 n-부탄올에 용해하여 얻었다.
샘플은, 이하의 방법으로 얻었다.
우선, 실온에서 상기 원료 조성물을 상온일 뿐만 아니라 용기를 개방한 상태로, 8주간에 걸쳐서 보존하였다. 이 사이에 소정 기간 경과한 용액을 사용하여, 도 31에 도시한 방법으로 샘플을 제조하였다. 즉, 스핀 도포법에 의해 백금 기판(실리콘 기판 위에 산화 실리콘층, 산화티탄층 및 백금층이 형성된 기판)에 용액을 도포하고, 핫 플레이트를 사용하여 150 내지 180 ℃(150 ℃)에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 내지 350 ℃(300 ℃)에서 탈지 열 처리를 행하였다. 그 후, 필요에 따라 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 복수회 행하여 원하는 막 두께의 도포막을 얻었다. 또한, 결정화 어닐링(소성)에 의해, 막 두께 150 ㎚의 복합 금속 산화물막의 샘플을 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 래피드 서멀 어닐링(RTA)을 이용하여, 650 내지 700 ℃(700 ℃)에서 행하였다. 또한, 백금을 포함하는 상부 전극을 스퍼터법에 의해 형성하여, 복합 금속 산화물 캐패시터의 샘플(이하, 이것을 " 캐패시터 샘플"이라고 함)을 얻었다.
이들의 샘플을 사용하여 이하의 특성을 조사하였다.
(a) 3종의 샘플의 복합 금속 산화물막에 대하여, X선 회절에 의해 결정성을 조사하였다. 도 4에 그 결과를 나타낸다. 도 4에서, 부호 a로 나타낸 그래프는 제조 직후의 용액을 사용한 샘플 a의 결과를 나타내고, 부호 b로 나타낸 그래프는 제조 직후로부터 용기를 개방한 상태로 3주간 경과한 용액을 사용한 샘플 b의 결과를 나타내고, 부호 c로 나타낸 그래프는 제조 직후로부터 용기를 개방한 상태로 8주간 경과한 용액을 사용한 샘플 c의 결과를 나타내었다.
도 4로부터, 모든 샘플에서 PZTN의 (100), (111)의 피크가 관찰되었다.
(b) 도 5(A) 내지 (C)에 샘플 a, b 및 c의 복합 금속 산화물막을 갖는 캐패시터 샘플 a, b 및 c에 대하여 구한 히스테리시스를 나타내었다. 도 5(A) 내지 (C)로부터, 캐패시터 샘플 a보다 캐패시터 샘플 b 및 c가 양호한 히스테리시스 특성을 갖는다는 것이 확인되었다.
(c) 도 6에 캐패시터 샘플 a, b 및 c에 대하여 구한 분극 특성을 나타내었다. 도 6으로부터, 캐패시터 샘플 a, b 및 c 모두 양호한 분극 특성을 갖는다는 것이 확인되었다.
(B) 또한, 용액 조정 후 용기를 개방한 상태로 4일간, 7일간, 11일간, 2주간, 3주간, 8주간 및 12주간 경과했을 때의 상기 용액(원료 조성물)을 사용하여, 복합 금속 산화물막의 샘플을 형성하였다. 샘플은 백금 기판 위에 용액을 도포하고, 실온에서 질소 가스 블로우에 의해 도막 중의 유기 용매(n-부탄올)을 제거하여 형성하였다. 이들의 샘플을 각각 샘플 b, c, d, e, f, g 및 h로 한다.
도 7 및 도 8에 각 샘플 a 내지 h에 대하여 구한 푸리에 변환 적외 분광법(FT-IR)의 결과를 나타낸다. 도 7에는 캐패시터 샘플 a의 결과도 통합하여 나타낸다. 도 8은 도 7에 도시한 스펙트럼으로부터, 각 샘플 b 내지 h의 스펙트럼과 샘플 a의 스펙트럼의 차(차 스펙트럼)를 구한 것이다. 파장 1160 내지 1170 ㎝-1의 피크는 C-O-R'를 나타내고, 파장 1726 내지 1742 ㎝-1의 피크는 카르보닐기(C=O)를 나타낸다. 도 7 및 도 8로부터, 용액 제조로부터의 경과 시간이 길수록, 용매인 n-부탄올이 증발됨으로써 에스테르 결합을 나타내는 이들의 피크가 보다 커져, 용액 중에 에스테르 결합을 갖는 분자가 형성되어 있다는 것이 확인되었다.
(2) 실시예 2
본 실시예에서는, 용액을 제조할 때 가열한다는 점으로부터 실시예 1과 상이하다. 용액의 조성은 실시예 1과 동일하다. 즉, 원료 조성물로서, 실시예 1에서 사용된 PbZr0 .2Ti0 .8Nb0 .2O3(PZTN)용 용액에 실리콘알콕시드를 2 몰%의 비율로 첨가하여 원료 조성물을 얻었다. 이 원료 조성물을 80 ℃에서 60분간 가열하였다.
본 실시예의 샘플 1은, 이하의 방법으로 얻었다. 우선, 상기 용액(원료 조성물)을 스핀 도포법에 의해 백금 기판에 도포하고, 핫 플레이트를 사용하여 150 내지 180 ℃에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 내지 350 ℃에서 탈지 열 처리를 행하였다. 그 후, 필요에 따라 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 복수회 행하여, 원하는 막 두께 의 도포막을 얻었다. 또한 결정화 어닐링(소성)에 의해, 막 두께 150 ㎚의 복합 금속 산화물막을 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 래피드 서멀 어닐링(RTA)을 이용하여 700 ℃에서 행하였다. 이와 같이 하여 복합 금속 산화물막의 샘플 1을 얻었다. 이 샘플 1에 대하여, X선 회절에 의해 결정성을 조사하였다. 도 9에 그 결과를 나타낸다. 도 9에서 부호 a로 나타낸 그래프는 제조로부터 3주간 경과한 용액을 사용한 실시예 1의 샘플 b의 결과를 나타내고, 부호 b로 나타낸 그래프는 본 실시예의 샘플 1의 결과를 나타내고 있다.
도 9로부터, 본 실시예의 샘플 1은 실시예 1의 샘플 b에 비해, 동등하거나 그 이상의 양호한 결정성을 갖는다는 것을 알 수 있었다. 또한, 샘플 1의 복합 금속 산화물막의 표면 모폴로지를 SEM으로 조사한 바, 도 42에 도시한 바와 같이 양호하였다.
도 10(A) 및 (B)는, 용액의 제조 조건이 상이한 샘플의 히스테리시스를 나타낸다. 도 10(A)는 용액 제조로부터 상온에서 3주간 경과한 용액을 사용한 실시예 1의 샘플 b의 결과를 나타내고, 도 10(B)는 본 실시예의 샘플 1의 결과를 나타내고 있다. 도 10으로부터, 두 경우 모두 양호한 히스테리시스 특성을 갖는다는 것이 확인되었다.
또한, 도 32에 본 실시예의 샘플 1 및 비교예 1의 샘플에 대하여 구한 시차 열 분석에 의한 용액의 분해 과정을 조사하였다. 도 32에서 부호 a로 나타낸 그래프는 본 실시예의 샘플 1의 결과를 나타내고, 부호 b로 나타낸 그래프는 비교예 1의 샘플의 결과를 나타낸다. 비교예 1은 시판되고 있는 PZT 형성용 졸겔 원료에 옥틸산니오븀을 본 실시예의 조성과 동일한 조성이 되도록 첨가한 것이다.
도 32로부터, 본 실시예의 샘플 1에서는 약 300 ℃ 부근에 급경사인 피크가 존재한다는 것이 확인되었다. 이것은, 본 실시예의 원료 용액에서는 도포 후의 비정질(아세트산납+옥틸산니오븀+Zr, Ti 및 Si를 포함하는 축중합물)이 전부 동시에 열 분해 및 산화되기 때문이라고 생각된다. 이에 비해 비교예 1의 샘플에서는, 피크가 넓고 유기쇄의 분해 에너지가 일치하기 않기 때문에, 전구체의 화학적 구조가 동일하지 않다는 것을 알 수 있었다.
(3) 실시예 3
본 실시예에서는, 본원 발명에 의해 얻어진 PZTN과 종래의 PZT를 비교한다. 성막에 사용되는 용액은, 실시예 2와 동일하게 하여 원료 조성물을 제조하였다. 원료 조성물의 조성은 이하와 같다.
Pb:Zr:Ti:Nb=1:0.2:0.6:0.2로 하였다. 여기에 Si를 0 몰%, 0.5 몰%, 1 몰% 첨가하였다.
이때의 막의 표면 모폴로지를 도 11(A) 내지 도 11(C)에 도시한다. 또한, 이 막의 결정성을 X선 회절법에 의해 측정하면, 도 12(A) 내지 도 12(C)에 도시한 바와 같다. 도 12(A)에 도시한 실리케이트가 0 몰%(없음)인 경우, 결정화 온도를 800 ℃까지 높여도, 상유전체(常誘電體) 파이로클로어(pyrochlore)만이 얻어졌다. 또한, 도 12(B)에 도시한 실리케이트가 0.5 몰%인 경우, PZT와 파이로클로어의 혼재였다. 또한, 도 12(C)에 도시한 실리케이트가 1 몰%인 경우, PZT(111) 단일 배향막이 얻어졌다. 또한 결정성도 지금까지 얻어지지 않았을 정도로 양호한 것이었 다.
이어서 PbSiO3의 1 몰% 첨가 PZTN 박막에 대하여, 막 두께를 120 내지 200 ㎚로 한 바, 도 13(A) 내지 도 13(C) 및 도 14(A) 내지 도 14(C)에 도시한 바와 같이, 각각 막 두께에 비례한 결정성을 나타내었다. 또한, 도 13(A) 내지 도 13(C)는, 막 두께 120 ㎚ 내지 200 ㎚에서의 표면 모폴로지를 나타내는 전자 현미경 사진이고, 도 14(A) 내지 도 14(C)는 막 두께 120 ㎚ 내지 200 ㎚에서의 PZTN 박막의 결정성을 나타내는 X선 회절법에 의한 측정 결과이다. 또한, 도 15(A) 내지 도 15(C) 및 도 16(A) 내지 도 16(C)에 도시한 바와 같이, 막 두께 120 ㎚ 내지 200 ㎚ 범위의 전체에서 각 형성이 양호한 히스테리시스 특성이 얻어졌다. 또한, 도 16(A) 내지 도 16(C)는, 도 15(A) 내지 도 15(C)의 히스테리시스 곡선의 확대도이다. 특히, 도 16(A) 내지 도 16(C)에 도시한 바와 같이, 본 예의 PZTN 박막에서는, 2 V 이하의 낮은 전압으로도 확실히 히스테리시스가 나타날 뿐만 아니라, 포화되고 있다는 것이 확인되었다.
또한, 누설 특성에 대해서도 도 17(A) 및 도 17(B)에 도시한 바와 같이, 막 조성 또는 막 두께에 상관없이, 2 V 인가시(포화시)에 5×10-8 내지 7×10-9 A/㎠로 매우 양호하였다.
이어서, PbZr0 .2Ti0 .6Nb0 .2 박막의 피로 특성 및 스타틱 임프린트를 측정한 바, 도 18(A) 및 도 18(B)에 도시한 바와 같이 매우 양호하였다. 특히, 도 18(A)에 도시한 피로 특성은, 상하 전극에 Pt를 사용하고 있임에도 불구하고, 매우 양호하였 다.
또한, 도 19에 도시한 바와 같이, 기판 (601) 위에 하부 전극 (602), 본 실시예의 PZTN 복합 금속 산화물막 (603), 상부 전극 (605)를 형성한 복합 금속 산화물 캐패시터 (600) 위에 오존 TEOS에 의한 SiO2막 (604)의 형성을 시도하였다. 종래부터 어떤 PZT는 오존 TEOS에 의한 SiO2막 형성을 행하면, TEOS로부터 발생하는 수소가 상부 Pt를 통해 PZT를 환원하고, 전혀 히스테리시스를 나타내지 않게 될수록, PZT 결정이 붕괴된다고 알려져 있다.
그러나 본 실시예에 의한 PZTN 복합 금속 산화물막 (603)은, 도 20에 도시한 바와 같이 거의 열화되지 않고, 양호한 히스테리시스를 유지하고 있었다. 즉, 본 실시예에 의한 PZTN 복합 금속 산화물막 (603)은 내환원성도 강하다는 것을 알 수 있었다. 또한, 본원 발명에 의한 정방정(正方晶) PZTN 복합 금속 산화물막 (603)에서는 Nb가 40 몰%를 초과하지 않는 경우, Nb의 첨가량에 따라 양호한 히스테리시스가 얻어졌다.
이어서, 비교를 위해 종래의 PZT 복합 금속 산화물막의 평가를 행하였다. 종래 PZT로서는 각각 Pb:Zr:Ti=1:0.2:0.8, 1:0.3:0.7, 및 1:0.6:0.4로 하였다. 이 누설 특성은 도 21에 도시한 바와 같이, Ti 함유량이 증가할수록 누설 특성은 열화되고, Ti:80 %인 경우 2 V 인가시에 10-5 A/㎠가 되어, 메모리 응용에 적합하지 않다는 것을 알 수 있었다. 마찬가지로 피로 특성도 도 22에 도시한 바와 같이, Ti 함유량이 증가할수록 피로 특성은 열화되었다. 또한 임프린트 후에는, 도 23에 도 시한 바와 같이, 거의 데이터를 판독할 수 없다는 것을 알 수 있었다.
이상의 실시예로부터 알 수 있는 바와 같이, 본 실시예의 용액(원료 조성물)을 사용하여 형성된 PZTN 복합 금속 산화물막은, 종래 PZT의 본질이 원인이라고 생각되는 누설 전류 증대 및 임프린트 특성 열화라는 문제점을 해결할 뿐만 아니라, 지금까지 상기 이유로부터 사용되지 않았던 정방정 PZT를 메모리의 종류 및 구조에 상관없이 메모리 용도에 사용하는 것이 가능해진다. 또한, 동일한 이유로부터 정방정 PZT가 사용되지 않았던 압전 소자 등의 각종 용도에도 본 재료를 적용할 수 있다.
(4) 실시예 4
본 실시예에서는 PZTN 복합 금속 산화물막에서, Nb 첨가량을 0, 5, 10, 20, 30, 40 몰%로 변화시켜 강유전 특성을 비교하였다. 모든 시료에서 PbSiO3 실리케이트를 5 몰% 첨가하였다. 용액(원료 조성물)은 실시예 2와 동일하게 제조되며, 숙신산디메틸 및 유기 용매로서 n-부탄올을 사용하였다.
도 24 내지 도 26에 본 실시예의 PZTN 복합 금속 산화물막을 측정한 히스테리시스 특성을 도시한다.
도 24(A)에 도시한 바와 같이, Nb 첨가량이 0인 경우, 누설 히스테리시스(leaky hysteresis)가 얻어졌지만, 도 24(B)에 도시한 바와 같이, Nb 첨가량이 5 몰%가 되면, 절연성이 높은 양호한 히스테리시스 특성이 얻어졌다.
또한, 도 25(A)에 도시한 바와 같이, 강유전 특성은 Nb 첨가량이 10 몰%까 지는 거의 변화가 관찰되지 않았다. Nb 첨가량이 0인 경우에도 누설되기는 하지만, 강유전 특성에는 변화가 관찰되지 않았다. 또한, 도 25(B)에 도시한 바와 같이, Nb 첨가량이 20 몰%인 경우에는, 매우 각 형성이 양호한 히스테리시스 특성이 얻어졌다.
그러나, 도 26(A) 및 도 26(B)에 도시한 바와 같이, Nb 첨가량이 20 몰%를 초과하면, 히스테리시스 특성이 크게 변화하여 열화되는 것이 확인되었다.
따라서, X선 회절 패턴을 비교한 바 도 27과 같았다. Nb 첨가량이 5 몰%(Zr/Ti/Nb=20/75/5)인 경우, (111) 피크 위치는 종래부터 어떤 Nb도 첨가되어 있지 않은 PZT막일 때와 상이하지 않지만, Nb 첨가량이 20 몰%(Zr/Ti/Nb=20/60/20), 40 몰%(Zr/Ti/Nb=20/40/40)로 증가함에 따라, (111) 피크는 저각측으로 이동하였다. 즉, PZT의 조성은 Ti가 풍부하고 정방정 영역임에도 불구하고, 실제의 결정은 능면체정으로 되어 있다는 것을 알 수 있었다. 또한 결정계가 변화됨에 따라, 복합 금속 산화물 특성이 변화된다는 것을 알 수 있었다.
또한, Nb를 45 몰% 첨가한 바, 히스테리시스가 나타나지 않았기 때문에, 강유전 특성을 확인할 수 없었다(도시 생략).
또한, 본원 발명에 의한 PZTN 막은 매우 절연성이 높다는 것을 이미 상술했지만, 여기서 PZTN이 절연체이기 위한 조건을 구한 바, 도 28과 같았다.
즉, 본원 발명에 의한 PZTN 막은 매우 절연성이 높고, 이것은 Pb의 결손량의 2배에 상당하는 조성비이며, Ti 사이트에 Nb가 첨가되게 된다. 또한, 페로브스카 이트 결정은 도 29에 도시한 WO3의 결정 구조로부터도 알 수 있는 바와 같이, A 사이트 이온이 100 % 결손되어 있어도 이루어지며, WO3은 결정계가 변화되기 쉽다는 것이 알려져 있다.
따라서, PZTN의 경우 Nb를 첨가함으로써, Pb 결손량을 적극적으로 제어할 뿐만 아니라, 결정계를 제어하고 있게 된다.
이것은, 본 실시 형태의 PZTN막이 압전 소자, 예를 들면 액튜에이터 및 잉크젯 헤드 등에 대한 응용에도 매우 유효하다는 것을 나타내고 있다. 일반적으로, PZT를 압전 소자에 응용하는 경우, Zr이 풍부한 조성의 능면체정 영역을 이용한다. 이때, Zr이 풍부한 PZT는 소프트계 PZT라고 불린다. 이것은 문자 그대로, 결정이 부드럽다는 것을 의미하고 있다. 예를 들면, 잉크젯 프린터의 잉크 토출 노즐에도 소프트계 PZT가 사용되고 있지만, 지나치게 부드럽기 때문에 너무 점도가 높은 잉크로는 잉크의 압력에 견디지 못하여 압출할 수 없다.
한편, Ti가 풍부한 정방정 PZT는 하드계 PZT라고 불리우며, 단단하고 취약한 것을 의미하고 있다. 그러나, 본원 발명의 PZTN막으로는 하드계이면서, 인공적으로 결정계를 능면체정으로 변화시킬 수 있다. 또한, 결정계를 Nb의 첨가량에 따라 임의로 변화시키는 것이 가능하며, Ti이 풍부한 PZT계 복합 금속 산화물막은 비유전율이 작기 때문에, 소자를 저전압으로 구동하는 것도 가능해진다.
이에 따라, 지금까지 사용되지 않았던 하드계 PZT를 예를 들면, 잉크젯 프린터의 잉크 토출 노즐에 사용하는 것이 가능해진다. 또한, Nb는 PZT에 부드러움을 제공하기 때문에, 적절하게 단단하지만 취약하지 않은 PZT를 제공하는 것이 가능해진다.
지금까지 상술한 바와 같이, 본 실시예의 원료 조성물에서는 Nb를 첨가할 뿐만 아니라, Nb 첨가와 동시에 Si를 첨가함으로써, 결정화 온도도 감소시킬 수 있다는 것을 확인하였다.
(5) 비교예 1
비교를 위해, 실시예 2에서 사용한 숙신산디메틸 대신에 모노카르복실산에스테르를 사용하였다.
구체적으로는 실시예 2에서 숙신산디메틸 대신에, 아세트산메틸을 0.35 몰% 첨가한 용액을 제조한 후, Pt 전극 기판 위에 스핀 코팅을 행하고, 산소 분위기 중에서 650 ℃, 5분간의 소성을 행하여, 두께 150 ㎚의 비교용 세라믹 박막을 형성하였다.
이 비교용 샘플에 대하여, X선 회절에 의해 결정성을 조사하였다. 그 결과, 도 30에 나타낸 바와 같이 아세트산메틸을 사용한 경우, 파이로클로어상이 다수 관찰되었다. 파이로클로어상은, PZT의 저온상으로서 알려져 있다. 즉, 아세트산메틸을 사용한 경우, 숙신산디메틸을 사용한 경우보다 결정화 온도가 높게 나타났다.
아세트산메틸은 1가의 카르복실산에스테르이며, 해리하여 아세트산이 되지만, 알콕시드 또는 MOD 원료와 에스테르 결합을 형성하여도, 폴리카르복실산이 아니기 때문에, 다음의 네트워크를 형성하는 2번째 이후의 에스테르화가 발생하지 않고, 네트워크가 길게 성장하지 않는다. 그 결과, 본 비교예에서 결정화 온도가 상 승된 것이라고 생각된다.
(6) 실시예 5
본 실시예에서는, 폴리카르복실산에스테르로서 숙신산디메틸, 말레산디메틸, 및 말론산디메틸을 사용하여 원료 용액을 제조하고, 각 원료 용액을 사용하여 실시예 2와 동일하게 샘플을 형성하였다.
구체적으로는 졸겔 원료로서, PbZr0 .17Ti0 .66Nb0 .17O3(PZTN)에 상당하는 실시예 1과 동일하게 제조한 원료 용액에, PbSiO3 결정을 형성하기 위한 원료 용액을 5 몰%의 비율로 첨가한 것을 사용하였다. 이 졸겔 원료와 숙신산디메틸을 1:1의 비율로 n-부탄올에 용해한 후, 용액을 80 ℃에서 60분간 가열하여 용액(원료 조성물)을 얻었다.
샘플 1은 이하의 방법으로 얻었다. 우선, 상기 용액(원료 조성물)을 스핀 도포법에 의해 백금 기판에 도포하고, 핫 플레이트를 사용하여 150 ℃에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 ℃에서 탈지 열 처리를 행하였다. 그 후, 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 3회 행하여, 원하는 막 두께의 도포막을 얻었다. 또한 결정화 어닐링(소성)에 의해, 막 두께 150 ㎚의 복합 금속 산화물막을 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 래피드 서멀 어닐링(RTA)을 이용하여 700 ℃에서 행하였다. 이와 같이 하여 복합 금속 산화물막의 샘플 1을 얻었다.
이 샘플 1에 대하여, 실시예 1과 동일하게 하여 X선 회절에 의해 결정성 및 히스테리시스를 조사하였다. 도 33에 X선 해석 결과를, 도 34에 히스테리시스의 결과를 나타낸다. 이들의 결과로부터, 숙신산디메틸을 사용한 경우에도 양호한 PZTN이 얻어진다는 것이 확인되었다.
숙신산디메틸 대신에 말레산디메틸을 사용한 것 이외에는, 샘플 1의 경우와 동일하게 하여 복합 금속 산화물막의 샘플 2를 얻었다. 이 샘플 2에 대하여, 실시예 1과 동일하게 하여 X선 회절에 의해 결정성 및 히스테리시스를 조사하였다. 도 35에 X선 해석 결과를, 도 36에 히스테리시스의 결과를 나타낸다. 이들의 결과로부터, 말레산디메틸을 사용한 경우에도 양호한 PZTN이 얻어진다는 것이 확인되었다.
또한, 숙신산디메틸 대신에 말론산디메틸을 사용한 것 이외에는, 샘플 1의 경우와 동일하게 하여 복합 금속 산화물막의 샘플 3을 얻었다. 이 샘플 3에 대하여, 실시예 1과 동일하게 하여 X선 회절에 의해 결정성 및 히스테리시스를 조사하였다. 도 37에 X선 해석 결과를, 도 38에 히스테리시스의 결과를 나타낸다. 이들의 결과로부터, 말론산디메틸을 사용한 경우에도 양호한 PZTN이 얻어진다는 것이 확인되었다.
(7) 실시예 6
본 실시예에서는, Nb 대신에 Ta를 포함하는 산화물을 사용하여 원료 용액을 제조하고, 실시예 2와 동일하게 하여 샘플을 형성하였다.
구체적으로는, 졸겔 원료로서 PbZr0 .17Ti0 .66Ta0 .17O3(PZTT)에 상당하는 원료 용 액에 PbSiO3 결정을 형성하기 위한 원료 용액을 5 몰%의 비율로 첨가한 것을 사용하였다. Pb 및 Zr을 포함하는 제1 원료 용액과, Pb 및 Ti를 포함하는 제2 원료 용액은 실시예 1과 동일하며, Pb 및 Ta를 포함하는 제3 원료 용액으로서는, PbTaO3 페로브스카이트 결정을 형성하기 위한 축합체를 n-부탄올의 용매에 무수 상태로 용해한 용액을 사용하였다.
이 용액을 사용하여 실시예 1과 동일하게 하여 복합 금속 산화물막의 샘플을 얻었다. 이 샘플에 대하여, 실시예 1과 동일하게 하여 히스테리시스를 조사하였다. 도 39에 히스테리시스의 결과를 나타낸다. 이 결과로부터, Nb 대신에 Ta를 사용한 경우에도 양호한 히스테리시스가 얻어진다는 것이 확인되었다.
(8) 실시예 7
본 실시예에서는 결정화 온도를 변경한 것 이외에는, 실시예 1과 동일하게 하여 샘플을 형성하였다.
구체적으로는 졸겔 원료로서 PbZr0 .2Ti0 .6Nb0 .2O3(PZTN)에 상당하는 실시예 1과 동일하게 제조한 원료 용액에, PbSiO3 결정을 형성하기 위한 제4 원료 용액을 5 몰%의 비율로 첨가한 것을 사용하였다. 이 졸겔 원료와 숙신산디메틸을 1:1의 비율로 n-부탄올에 용해한 후, 용액을 80 ℃에서 60분간 가열하여 용액(원료 조성물)을 얻었다.
샘플은 이하의 방법으로 얻었다. 우선, 상기 용액(원료 조성물)을 스핀 도포법에 의해 백금 기판(실리콘 기판 위에 산화 실리콘층, 산화티탄층 및 백금층이 형성된 기판)에 도포하고, 핫 플레이트를 사용하여 150 ℃에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 ℃에서 탈지 열 처리를 행하였다. 그 후, 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 3회 행하여, 원하는 막 두께의 도포막을 얻었다. 또한 결정화 어닐링(소성)에 의해, 막 두께 150 ㎚의 복합 금속 산화물막을 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 래피드 서멀 어닐링(RTA)을 이용하여 600 ℃에서 10분간 행하였다. 이와 같이 하여 복합 금속 산화물막의 샘플을 얻었다.
이 샘플에 대하여, 실시예 1과 동일하게 하여 X선 회절에 의해 결정성을 조사하였다. 도 40에 X선 해석 결과를 나타낸다. 도 40에서 부호 "a"로 나타낸 그래프는 본 실시예의 결과를 나타내고, 부호 "b"로 나타낸 그래프는 후술하는 참고예 1의 결과를 나타낸다. 도 41은 도 40의 일부를 확대하여 나타낸 것이다. 이 결과로부터, 본 실시예에서도 양호한 PZTN이 얻어진다는 것이 확인되었다.
(9) 참고예 1
실시예 7에서 사용한 n-부탄올 대신에, 유기 용매로서 알칸인 n-옥탄을 사용한 것 이외에는 실시예 7과 동일하게 하여 샘플을 얻었다.
이 샘플에 대하여, 실시예 1과 동일하게 하여 X선 회절에 의해 결정성을 조사하였다. 도 40 및 도 41에 X선 해석 결과를 나타낸다. 이 결과로부터 본 참고예에서는, 도 41에서 화살표로 나타낸 부분에 파이로클로어의 피크가 확인되었다. 이로부터, 유기 용매로서 알칸과 같은 극성이 없는 것보다, 알코올과 같은 극성을 갖는 용매를 사용하면, 결정성이 보다 양호한 PZTN이 얻어진다는 것이 확인되었다.
(10) 실시예 8
본 실시예에서는, 유기 용매로서 n-부탄올 대신에 에틸렌글리콜을 사용한다는 점으로부터 실시예 1과 상이하다. 즉, 본 실시예에서 PZTN 복합 금속 산화물막은 Pb, Zr, Ti 및 Nb 중 어느 1개 이상을 포함하는 제1 내지 제3 원료 용액과, 폴리카르복실산에스테르로서의 숙신산디메틸과, 유기 용매로서의 에틸렌글리콜(C2H6O2: 이가 알코올)을 혼합하고, 이들의 혼합액에 포함되는 산화물을 열 처리 등에 의해 결정화시켜 얻어졌다. 혼합액은, 원료 용액과 숙신산디메틸을 1:1의 비율로 에틸렌글리콜에 용해한 것이다.
제1 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Zr에 의한 PbZrO3 페로브스카이트 결정을 형성하기 위한 축중합체를 에틸렌글리콜에 무수 상태로 용해한 용액을 사용하였다.
제2 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Ti에 의한 PbTiO3 페로브스카이트 결정을 형성하기 위한 축중합체를 에틸렌글리콜에 무수 상태로 용해한 용액을 사용하였다.
제3 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Nb에 의한 PbNbO3 페로브스카이트 결정을 형성하기 위한 축중합체를 에틸렌글리콜에 무수 상태로 용해한 용액을 사용하였다.
상기 제1, 제2 및 제3 원료 용액을 사용하여, PbZr0 .2Ti0 .6Nb0 .2O3(PZTN)을 포 함하는 복합 금속 산화물막을 형성하는 경우, (제1 원료 용액):(제2 원료 용액):(제3 원료 용액)=2:6:2의 비로 혼합한다. 또한, 복합 금속 산화물막의 결정화 온도를 저하시키는 목적으로, 제4 원료 용액으로서, PbSiO3 결정을 형성하기 위한 축중합체를 에틸렌글리콜에 무수 상태로 용해한 용액을 1.5 몰%의 비율로 상기 혼합 용액 중에 첨가하였다. 즉, 원료 조성물로서 상기 제1, 제2, 제3 및 제4 원료 용액의 혼합 용액을 사용함으로써, PZTN의 결정화 온도를 650 ℃에서 결정화시키는 것이 가능해진다.
샘플은 이하의 방법으로 얻었다.
우선, 실온에서 상기 제1 내지 제4 원료 용액과, 숙신산디메틸을 에틸렌글리콜에 용해하여 용액을 제조하였다. 그리고, 이 용액을 밀폐한 후, 90 ℃에서 30분간 가열하고, 실온까지 냉각하여 원료 조성물을 얻었다.
이어서, 이 원료 조성물을 스핀 도포법에 의해 백금 기판에 도포하고, 핫 플레이트를 사용하여 150 ℃에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 ℃에서 탈지 열 처리를 행하였다. 그 후, 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 3회 행한 후, 산소 중에서 650 ℃, 5분간의 결정화 어닐링(소성)을 행하여, 막 두께 120 ㎚의 복합 금속 산화물막의 샘플을 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 120 ℃/초의 승온 속도의 래피드 서멀 어닐링(RTA)을 이용하여 행하였다. 또한, 백금을 포함하는 상부 전극을 스퍼터법에 의해 형성하여, 복합 금속 산화물 캐패시터의 샘플을 얻었다.
이들의 샘플을 사용하여, 이하의 특성을 조사하였다.
캐패시터 샘플의 결정성을 X선 회절에 의해 조사하였다. 도 43에 그 결과를 나타낸다. 도 43에서, 부호 "a"로 나타낸 XRD 패턴은 본 실시예의 에틸렌글리콜을 사용한 것이고, 부호 "b"로 나타낸 XRD 패턴은 실시예 2의 n-부탄올을 사용한 것이다. 도 43으로부터, 본 실시예의 PZTN도 실시예 2와 마찬가지로 페로브스카이트 단상을 포함한다는 것을 알 수 있었다.
또한, 본 실시예의 캐패시터 샘플의 히스테리시스 특성을 평가한 바, 도 44(A)에 도시한 바와 같이 양호한 히스테리시스 특성이 얻어졌다.
도 44(B)는, 소성 온도를 700 ℃로 한 것 이외에는 본 실시예와 동일하게 하여 얻어진 캐패시터 샘플의 히스테리시스 특성을 나타낸다. 이 경우도 양호한 히스테리시스 특성이 얻어졌다.
또한, 본 실시예의 캐패시터 샘플의 표면 모폴로지를 SEM에 의해 조사한 바, 도 45에 도시한 바와 같이 양호한 결과가 얻어졌다.
(11) 실시예 9
본 실시예에서 PZTN 복합 금속 산화물막은 Pb, Zr, Ti, 및 Nb 중 어느 1개 이상을 포함하는 제1 내지 제3 원료 용액과, 폴리카르복실산에스테르로서 숙신산디메틸, 말레산디메틸, 말론산디메틸 및 시트르산트리부틸 중 어느 1개와, 유기 용매로서의 n-부탄올을 각각 혼합하고, 이들의 혼합액에 포함되는 산화물을 열 처리 등에 의해 결정화시켜 얻어졌다. 혼합액은 졸겔 원료와 숙신산디메틸, 말레산디메틸, 말론산디메틸 또는 시트르산트리부틸의 각각을 1:1의 비율로 n-부탄올에 용해 한 것이다.
제1 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Zr에 의한 PbZrO3 페로브스카이트 결정을 형성하기 위한 축중합체를 n-부탄올 용매에 무수 상태로 용해한 용액을 사용하였다.
제2 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Ti에 의한 PbTiO3 페로브스카이트 결정을 형성하기 위한 축중합체를 n-부탄올 용매에 무수 상태로 용해한 용액을 사용하였다.
제3 원료 용액으로서는, PZTN 복합 금속 산화물상의 구성 금속 원소 중, Pb 및 Nb에 의한 PbNbO3 페로브스카이트 결정을 형성하기 위한 축중합체를 n-부탄올 용매에 무수 상태로 용해한 용액을 사용하였다.
상기 제1, 제2 및 제3 원료 용액을 사용하여, PbZr0 .2Ti0 .6Nb0 .2O3(PZTN)을 포함하는 복합 금속 산화물막을 형성하는 경우, (제1 원료 용액):(제2 원료 용액):(제3 원료 용액)=2:6:2의 비로 혼합한다. 또한, 복합 금속 산화물막의 결정화 온도를 저하시키는 목적으로, 제4 원료 용액으로서, PbSiO3 결정을 형성하기 위해 축중합체를 n-부탄올 용매에 무수 상태로 용해한 용액을 1.5 몰%의 비율로 상기 혼합 용액 중에 첨가하였다. 이와 같이 PZTN 형성용 원료 조성물을 제조하였다. 숙신산디메틸, 말레산디메틸, 말론산디메틸 또는 시트르산트리부틸을 사용하여 제조한 용액을 각각 PZTN 형성용 원료 조성물 a, b, c 및 d로 하였다.
이어서, 캐패시터 샘플은 이하의 방법으로 얻었다.
우선, 실온에서 PZTN 형성용 원료 조성물 a, b, c 및 d를 각각 스핀 도포법에 의해 백금 기판에 도포하고, 핫 플레이트를 사용하여 150 ℃에서 건조 처리를 행하여 알코올을 제거하였다. 그 후, 핫 플레이트를 사용하여 300 ℃에서 탈지 열 처리를 행하였다. 그 후, 상기 도포 공정, 건조 처리 공정 및 탈지 열 처리를 3회 행한 후, 산소 중에서 650 ℃, 5분간의 결정화 어닐링(소성)에 의해, 막 두께 120 ㎚의 복합 금속 산화물막의 샘플 a, b, c 및 d를 얻었다. 결정화를 위한 소성은, 산소 분위기 중에서 120 ℃/초의 승온 속도의 서멀 래피드 어닐링(RTA)을 이용하여 행하였다. 또한, 백금을 포함하는 상부 전극을 스퍼터법에 의해 형성하여, 복합 금속 산화물 캐패시터 샘플 a, b, c 및 d를 얻었다.
이들의 샘플을 사용하여 이하의 특성을 조사하였다.
캐패시터 샘플 a, b, c 및 d의 결정성을 X선 회절에 의해 조사하였다. 도 46에 그 결과를 나타낸다. 도 46으로부터, 모든 캐패시터 샘플 a, b, c 및 d가 페로브스카이트 단상을 포함한다는 것을 알 수 있었다.
이어서, 각 캐패시터 샘플 a, b, c 및 d의 히스테리시스 특성을 평가한 바, 도 47(A) 내지 (D)에 도시한 바와 같이 양호한 히스테리시스 특성이 얻어졌다.
또한, 복합 금속 산화물(PZTN)막 샘플 a, b, c 및 d의 표면 모폴로지를 SEM에 의해 조사한 바, 도 48(A) 내지 (D)에 도시한 바와 같이, 모든 샘플에서 치밀하고 평활한 표면 모폴로지인 것이 확인되었다.
4. 반응 기구의 고찰
본 발명의 원료 조성물을 사용한 복합 금속 산화물의 형성에서의 반응 기구에 대한 고찰을 행한다.
4.1. 티탄알콕시드를 사용한 용액의 검토
우선, 알콕시드의 반응 기구를 단순화하기 위해, 티탄알콕시드를 포함하는 용액에 대하여 행한 1H-NMR의 결과를 검토한다.
구체적으로는 n-부탄올(BuOH) 중에서, 티탄알콕시드인 Ti[OCH(CH3)2]4(TIPT)와 숙신산디메틸(DMS)을 공존시킨 용액을 가열하고, BuOH를 증발시켰을 때의 용액 (1)(농축 용액)에 대하여 1H-NMR 분석을 행한 바, 도 49에 도시한 결과가 얻어졌다. 도 49에서 (A)는 DMS의 차트를, (B)는 용액 (1)의 차트를, (C)는 숙신산디메틸(DBS)의 차트를 나타낸다. 이들의 차트를 비교하면, 이하와 같다.
즉, (A)의 차트와 (B)의 차트를 비교하면, BuOH와 TIPT와 DMS를 공존시켜 농축시킨 용액 (1)의 차트에서는, DMS의 메틸기(-CH3)의 피크 강도가 현저히 작아지고 있었다. 그리고, (B)의 차트에서 새롭게 나타난 피크(도 49에서 화살표로 나타낸 피크)는, (C)의 DBS 차트에서의 피크와 동일한 위치에 존재한다. 이로부터, 상기 농축 용액 (1)에서는 숙신산디부틸이 생성되어 있다고 생각된다.
4.2. PZTNS용의 원료 조성물의 검토
이어서, PZTNS(Pb(Zn, Ti, Nb)O3에 Si가 첨가된 복합 금속 산화물)용의 원료 조성물에 대하여 1H-NMR 분석을 행한 바, 도 50에 도시한 결과가 얻어졌다. 도 50 에서 (A)는, BuOH에 Pb, Zr, Ti, Si 및 Nb의 유기 금속 화합물과 DMS를 실온에서 혼합한 용액 (1)의 차트를 나타낸다. Pb의 유기 금속 화합물로서는 아세트산납을 사용하고, Zr, Ti 및 Si의 유기 금속 화합물로서는 각각 알콕시드를 사용하고, Nb의 유기 금속 화합물로서는 옥틸산니오븀을 사용하였다. 용액 (1)에서는, 각 금속의 합계 몰수와 DMS의 몰수를 동일하게 하고 있다.
(B)는, 상기 용액 (1)을 가열하여 일부의 BuOH를 제거하고 농축한 용액 (2)의 차트를 나타낸다. (C)는, 상기 용액 (2)를 가열하여 BuOH를 거의 완전히 제거하고 농축한 용액 (3)의 차트를 나타낸다. (D)는 DBS의 차트를 나타낸다.
도 50으로부터 이하의 것이 분명하다. 즉, 차트 (A)와 (B)를 비교하면, BuOH의 제거에 의해 DMS와 알콕시드 사이에서 에스테르 교환 반응이 발생하고 있다. 또한, 차트 (B), (C) 및 (D)를 비교하면, BuOH를 제거한 용액 (3)의 차트 (C)에서, 화살표로 나타낸 위치에 부틸기에서 유래하는 피크가 관찰된다. 그리고 이들의 피크는, (D)의 DBS 차트의 피크와 일치한다. 이로부터, 부탄올을 제거한 용액에서는 DBS가 생성되어 있다고 생각된다.
도 51은 IR 분석의 결과를 나타낸다. 도 51에서 (A)는 BuOH의 차트를, (B)는 DMS의 차트를, (C)는 상기 용액 (1)과 동일한 용액의 차트를, (D)는 용액 (1)을 농축하여 BuOH를 거의 제거한 상기 용액 (3)과 동일한 용액의 차트를, (E)는 DBS의 차트를 각각 나타낸다. 이들의 차트를 비교함으로써, 다음의 것이 분명하다.
즉, 차트 (C)로부터, 용액 (1)에서는 DMS와 알콕시드의 에스테르 교환 또는 다양한 알콕시드에서 유래하는 카르보닐기의 피크(화살표 a로 나타낸 피크)가 복수 존재한다는 것을 알 수 있었다. 또한, 차트 (D)로부터, BuOH가 제거된 용액 (3)에서는 숙신산에서 유래한 카르보닐기의 피크(화살표 b로 나타낸 피크)가 1개가 된다. 이상으로부터 n-부탄올을 제거함으로써, 숙신산에서 유래한 피크의 대부분이 숙신산디부틸에서 유래한 것이라고 생각된다.
4.3. 고찰
이상으로부터, 본 발명에 따른 원료 조성물에 의해 기판 위에 형성된 도포막에서는, 이하의 반응이 발생하고 있다고 생각된다.
우선 금속 알콕시드, 숙신산디메틸 및 n-부탄올을 포함하는 용액에서는, n-부탄올이 제거되면, 도 52에서 화학식 1, 2 및 3으로 표시되는 반응이 발생하고 있다고 생각된다. 즉, n-부탄올 존재하에, 우선 모든 알콕시드가 부톡시드(-OBu)로 변화되고, 이 부톡시드가 숙신산디메틸(DMS)과 에스테르 교환을 일으켜 숙신산디부틸(DBS)을 생성하고 있다.
이상의 것을 보다 알기 쉽게 하기 위해, 도 53에 알콕시드로서 TIPT를 사용한 경우를 예로 들어 설명한다.
우선, 화학식 4로 표시된 바와 같이, 알콕시드와 n-부탄올의 알코올 교환에 의해 부톡시드(Ti-OBu)와 2-프로판올이 생성된다. 2-프로판올은 비점이 낮고, 즉시 증발되기 쉽다. 따라서, 계를 가열함으로써, 프로판올을 생성하는 방향(우측)으로 평형이 기운다.
이어서, 화학식 5포 표시된 바와 같이, 부톡시드가 DMS의 사이에서 에스테르 교환됨으로써, 숙신산의 부틸에스테르와 메톡시드(Ti-OMe)가 생성된다. 에스테르 교환이 발생하는 것은 알콕시드만이기 때문에, 그 이외의 유기 금속 화합물이 존재하면, DMS가 지나치게 존재하게 되어 평형은 DMS가 감소되는 방향(우측)으로 기운다.
이와 같이 하여 원료 조성물에 포함되는 금속 알콕시드는, 최종적으로 금속 메톡시드로 변환된다. 이와 같이 하여 형성된 금속 메톡시드는 분자 크기가 매우 작고, 보다 치밀한 겔체를 형성할 수 있다고 생각된다. 그리고, 용매인 부탄올의 비점은 117.7 ℃이고, 숙신산디메틸(DMS)의 비점은 195.3 ℃이다. 부탄올이 증발되고, 숙신산디메틸이 숙신산디부틸로 변경됨으로써, 상기 금속 메톡시드의 졸체는 숙신산디부틸 용액으로서 기판 위에 존재한다고 생각된다. 이 용액은 높은 비점과 양호한 습윤성을 모두 갖는 용매 효과를 가질 수 있다.
이상과 같이 진행하는 반응은, 원료 조성물(PZTNS용 용액)을 기판 위에 도포한 후, 용매(예를 들면 n-부탄올)의 증발과 동시에 진행된다고 생각된다.
또한, 알콕시드 이외의 유기 금속 화합물, 예를 들면 옥틸산니오븀 또는 옥틸산납은, 모두 용매(n-부탄올) 중에서의 교환 반응 또는 숙신산디메틸과의 반응을 발생시기지 않는다는 것을 NMR 분석에 의해 확인하였다. 즉, 이들의 성분은, 원료 조성물 중에서는 옥틸산염으로서 존재한다.
도 54에 옥틸산니오븀의 거동을 모식적으로 나타낸다. 도 54의 (A)에 도시한 바와 같이, 상술한 메커니즘으로 생성한 금속 메톡시드의 졸체(전구체)와 함께 옥틸산니오븀이 혼재하고 있다. (B)에 도시한 바와 같이, 전구체의 열 분해 온도에 도달하면, 옥틸산니오븀은 단독으로 산화니오븀을 형성한다. 또한 고온이 되면 (C)에 도시한 바와 같이, PZT의 결정 격자에 니오븀이 치환에 의해 들어간다고 생각된다.
이상의 반응 기구는 특정한 물질을 예로 들어 설명했지만, 다른 물질이어도 동일하게 적용할 수 있다고 생각된다.
본 실시 형태에 따른 원료 조성물의 적용예는 한정되지 않으며, 강유전체 메모리, 압전 액튜에이터, 압전 펌프, 표면 탄성파 소자, 박막 압전 공진자, 주파수 필터 및 발진기(예를 들면 전압 제어 SAW 발진기) 등, 다양한 형태의 장치에 적용할 수 있다.
본 발명은 상술한 실시 형태로 한정되지 않으며, 다양한 변형이 가능하다. 예를 들면, 본 발명은 실시 형태에서 설명한 구성과 실질적으로 동일한 구성(예를 들면 기능, 방법 및 결과가 동일한 구성, 또는 목적 및 효과가 동일한 구성)을 포함한다. 또한, 본 발명은, 실시 형태에서 설명한 구성의 본질적이지 않은 부분을 치환한 구성을 포함한다. 또한, 본 발명은, 실시 형태에서 설명한 구성과 동일한 작용 효과를 발휘하는 구성 또는 동일한 목적을 달성할 수 있는 구성을 포함한다. 또한, 본 발명은, 실시 형태에서 설명한 구성에 공지된 기술을 부가한 구성을 포함한다.
본 발명에 의한 복합 금속 산화물용 원료 조성물은 액상법에서 조성 제어성이 양호한 복합 금속 산화물의 형성이 가능하도록 한다.
Claims (13)
- 복합 금속 산화물을 형성하기 위한 원료 조성물로서,상기 복합 금속 산화물은 화학식 AB1-xCxO3으로 표시되고,A 원소는 적어도 Pb를 포함하고,B 원소는 Zr, Ti, V, W 및 Hf 중 1개 이상을 포함하고,C 원소는 Nb 및 Ta 중 1개 이상을 포함하며,상기 원료 조성물은상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 열 분해성 유기 금속 화합물, 상기 A 원소, 상기 B 원소 또는 상기 C 원소를 포함하는 가수분해성 유기 금속 화합물, 그의 부분가수분해물 및 중축합물 중 1종 이상과,폴리카르복실산 및 폴리카르복실산에스테르 중 1종 이상과,유기 용매를 포함하는 것인 복합 금속 산화물용 원료 조성물.
- 제1항에 있어서,상기 B 원소는 Zr 및 Ti이고,상기 C 원소는 Nb인 복합 금속 산화물용 원료 조성물.
- 제1항에 있어서,상기 유기 용매가 알코올인 복합 금속 산화물용 원료 조성물.
- 제1항에 있어서,상기 복합 금속 산화물이 0.05≤x<1의 범위에서 Nb를 포함하는 복합 금속 산화물용 원료 조성물.
- 제4항에 있어서,상기 복합 금속 산화물이 0.1≤x≤0.3의 범위에서 Nb를 포함하는 복합 금속 산화물용 원료 조성물.
- 제1항에 있어서,상기 복합 금속 산화물이 0.05≤x<1의 범위에서 Ta를 포함하는 복합 금속 산화물용 원료 조성물.
- 제1항에 있어서,상기 복합 금속 산화물이 추가로 0.5 내지 5 몰%의 Si, 또는 Si 및 Ge를 포함하는 복합 금속 산화물용 원료 조성물.
- 삭제
- 제1항 내지 제7항 중 어느 한 항에 있어서,상기 폴리카르복실산 또는 상기 폴리카르복실산에스테르가 2가의 카르복실산 또는 카르복실산에스테르인 복합 금속 산화물용 원료 조성물.
- 제1항 내지 제7항 중 어느 한 항에 있어서,상기 A 원소를 포함하는 유기 금속 화합물이 납의 카르복실산염인 복합 금속 산화물용 원료 조성물.
- 제1항 내지 제7항 중 어느 한 항에 있어서,상기 B 원소를 포함하는 유기 금속 화합물이 니오븀의 카르복실산염인 복합 금속 산화물용 원료 조성물.
- 제1항 내지 제7항 중 어느 한 항에 있어서,상기 폴리카르복실산 또는 상기 폴리카르복실산에스테르가 상기 유기 용매보다 높은 비점을 갖는 복합 금속 산화물용 원료 조성물.
- 제1항 내지 제7항 중 어느 한 항에 있어서,상기 폴리카르복실산에스테르가 숙신산디메틸인 복합 금속 산화물용 원료 조성물.
