Claims (9)
- 염소함유 화합물을 포함하는 세륨계 연마재에 있어서, 세륨계 연마재에 함유되는 전희토(全希土) 산화물의 질량의 0.05% ∼ 5.0 %에 상당하는 총질량의 염소(원소)가 함유되어 있는 세륨계 연마재.
- 제 1항에 있어서,세륨계 연마재에 함유되는 전희토 산화물중의 산화세륨의 비율은, 40.0 질량% ∼ 99.5 질량%이며, 전희토 산화물중의 산화랜타늄(Lanthanum Oxide)의 비율은, 0.5 질량% ∼ 60.0 질량%인 것을 특징으로 하는 세륨계 연마재.
- 제 1항 또는 제 2항에 있어서,세륨계 연마재중의 랜타늄(원소)의 몰량(Molar Ratio)에 대한 염소(원소)의 몰량의 비율(Cl/La)은, 0.02 ∼ 1.0인 것을 특징으로 하는 세륨계 연마재.
- 세륨계 연마재의 원료의 배소공정을 갖는 세륨계 연마재의 제조방법에 있어서,배소공정에서는, 원료를 염소함유 물질에 접하는 상태에서 배소(焙燒)하는 것을 특징으로 하는 세륨계 연마재의 제조방법.
- 제 4항에 있어서,배소공정은, 염소함유 물질을 함유하는 원료를 배소하는 공정인 것을 특징으로 하는 세륨계 연마재의 제조방법.
- 제 5항에 있어서,염소함유 물질을 함유하는 원료는, 세륨계 연마재의 원료와, 염소함유 물질을 함유하는 용액을 습식혼합하여 얻을 수 있는 것을 특징으로 하는 세륨계 연마재의 제조방법.
- 제 5항 또는 제 6항에 있어서,염소함유 물질을 함유하는 원료는, 전희토 산화물의 질량의 0.1% ∼ 8.0%에 상당하는 총질량의 염소(원소)를 함유하고 있는 것을 특징으로 하는 세륨계 연마재의 제조방법.
- 제 4항에 있어서,배소공정은, 염소함유 가스를 함유하는 분위기 가스중에서 원료를 배소하는 공정 인 것을 특징으로 하는 세륨계 연마재의 제조방법.
- 제 8항에 있어서,분위기 가스중의 염소함유 가스의 농도는, 상기 염소함유 가스의 1 분자를 구성하는 염소원자의 수를 n개 라고 하면, 0.01/n vol% ∼ 20/n vol%인 것을 특징으로 하는 세륨계 연마재의 제조방법.
