Abstract
Description
Claims (5)
- 반도체소자의 얕은 접합 형성을 위한 반도체소자 제조방법에 있어서,반도체기판 상에 트랜지스터의 게이트 절연막, 트랜지스터의 게이트 전도막을 형성하는 단계;상기 결과물 위로 BPSG 절연막을 형성하고 열처리하여 평탄화하는 단계;트랜지스터의 접합을 형성하기 위하여 불순물을 상기 BPSG 절연막과 상기 반도체기판 계면에 이온주입하는 단계; 및급속열처리에 의해 불순물을 상기 반도체기판의 표면 하부로 확산시키는 단계를 포함하여 이루어진 반도체소자 제조방법.
- 제 1 항에 있어서,상기 BPSG 절연막은 3000Å 두께로 형성하는 것을 특징으로 하는 반도체소자 제조방법.
- 제 2 항에 있어서,상기 BPSG 절연막은 800~900℃ 온도에서 열처리하여 평탄화하는 것을 특징으로 하는 반도제조기 제조방법.
- 제 1 항에 있어서,상기 이온주입은 As 이온을 400~500KeV 또는 B 이온을 70~90eV 또는 BF2이온을 300~400KeV으로 실시하는 것을 특징으로 하는 반도체소자 제조방법.
- 제 1 항에 있어서,상기 이온주입 후의 급속열처리는 1000℃~1100℃ 온도에서 5초동안 실시하는 것을 특징으로 하는 반도체소자 제조방법.
