Abstract
Description
カップリング剤としてはビニル基、アクリル基又はエポキシ基を有する化合物が、接着性の向上の点から好ましい。
平均分子量800のポリカプロラクトンジオール400重量部と、2−ヒドロキシプロピルアクリレート131重量部、触媒としてジブチル錫ジラウレート0.5重量部、重合禁止剤としてハイドロキノンモノメチルエーテル1.0重要部を攪拌しながら50℃に加熱して混合した。次いで、イソホロンジイソシアネート222重量部を滴下し更に攪拌しながら80℃に昇温してウレタン化反応を行った。イソシアネート基の反応率が99%以上になったことを確認後、反応温度を下げてウレタンアクリレートを得た。
ジガルボン酸にテレフタル酸、ジオールにプロピレングリコールを用いイソシアネートに4,4’−ジフェニルメタンジイソシアネートを用い、テレフタル酸/プロピレングリコール/4,4’−ジフェニルメタンジイソシアネートのモル比が1.0/1.3/0.25となるポリエステルウレタン樹脂を調製した。得られたポリエステルウレタン樹脂をメチルエチルケトンに20重量%となるように溶解した。
60℃の温度下、300rpmで攪拌した300gのメチルエチルケトン中に130gのヘキサメチレンジアミンを滴下し、7時間攪拌しながら反応を継続した後、低沸分を減圧下で90℃で除去したところ淡黄色透明液体であるケチミン基含有化合物(A−1)を得た。
60℃の温度下、300rpmで攪拌した300gのメチルエチルケトン中に268.5gのγ−アミノプロピルトリメトキシシランを滴下し、7時間攪拌しながら反応を継続した後、低沸分を減圧下で90℃で除去したところ淡黄色透明液体であるケチミン基含有化合物(A−2)を得た。
ポリスチレンを核とする粒子の表面に、厚み0.2μmのニッケル層を設け、このニッケル層の外側に厚み0.04μmの金層を設け、平均粒径10μmの導電性粒子を作製した。
固形重量比でウレタンアクリレート40g、ポリエステルウレタン樹脂60g、リン酸エステル型アクリレート(共栄社油脂株式会社製、商品名P2M)1g、イソシアネート基含有化合物としてヘキサメチレンジイソシアネート0.5g、ケチミン基含有化合物(A−1)0.5g、遊離ラジカル発生剤としてt−ヘキシルパーオキシ2−エチルヘキサノネート5gとなるように配合し、さらに導電性粒子を3体積%配合分散させて液状の回路接続材料1を得た。
イソシアネート基含有化合物として、ヘキサメチレンジイソシアネートに代えてγ−イソシアネートプロピルトリエトキシシランを使用した以外は実施例1と同様にして、回路接続材料2を得た。
ケチミン基含有化合物(A−1)に代えてケチミン基含有化合物(A−2)を使用した以外は実施例1と同様にして、回路接続材料3を得た。
ケチミン基含有化合物(A−1)に代えてケチミン基含有化合物(A−2)を使用した以外は実施例2と同様にして、回路接続材料4を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を0.1gとした以外は実施例2と同様にして、回路接続材料5を得た。
ケチミン基含有化合物(A−2)の使用量を0.1gとした以外は実施例2と同様にして、回路接続材料6を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を0.1gとした以外は実施例6と同様にして、回路接続材料7を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を5gとした以外は実施例2と同様にして、回路接続材料8を得た。
ケチミン基含有化合物(A−2)の使用量を5gとした以外は実施例2と同様にして、回路接続材料9を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を5gとした以外は実施例9と同様にして、回路接続材料10を得た
フェノキシ樹脂(ユニオンカーバイド株式会社製、商品名PKHC、平均分子量45000)50gを、重量比でトルエン(沸点110.6℃、SP値8.90)/酢酸エチル(沸点77.1℃、SP値9.10)=50/50の混合溶剤に溶解して、固形分40%の溶液とした。
得られたフェノキシ樹脂溶液をポリエステルウレタン樹脂溶液の代わりに用いた以外は実施例4と同様にして、回路接続材料11を得た。
(フッ素含有ポリイミド樹脂の調製)
ディーンスターク還流冷却器、温度計、撹拌器を備えた1000mLのセパラブルフラスコにジアミン化合物としてポリオキシプロピレンジアミン15.0mmol、2,2−ビス[4−(4−アミノフェノキシ)フェニル]ヘキサフルオロプロパン105.0mmol、非プロトン性極性溶媒としてN−メチル−2−ピロリドン287gを加え、温室温にて30分間撹拌した。
撹拌終了後、水と共沸可能な芳香族炭化水素としてトルエン180g、テトラカルボン酸二無水物として、4,4’−ヘキサフルオロプロピリデンビスフタル酸二無水物114.0mmolを加え、温度を50℃に昇温させて1攪拌した後、温度を160℃に昇温させて3時間還流させた。水分定量受器に理論量の水がたまり、水の流出が見られなくなっていることを確認したら、水分定量受器中の水とトルエンを除去し、温度を180℃まで上昇させて反応溶液中のトルエンを除去し、ポリイミド樹脂のNMP溶液を得た。
ポリイミド樹脂のNMP溶液をメタノールにて再沈し、粉砕、乾燥させの分子中にシリコン原子を含まないフッ素変性ポリイミド樹脂を得た。
上記フッ素変性ポリイミド樹脂をメチルエチルケトンに40%重量%となるように溶解した。
固形重量比で、上記で得られたポリエステルウレタン樹脂55g、フッ素変性ポリイミド樹脂5gとした以外は実施例4と同様にして、回路接続材料12を得た。
ヘキサメチレンジイソシアネート及びケチミン化合物(A−1)を使用しなかった以外は実施例1と同様にして、回路接続材料13を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を0.05gとした以外は実施例4と同様に回路接続材料14を得た。
ケチミン基含有化合物(A−2)の使用量を0.05gとした以外は実施例4と同様に回路接続材料15を得た。
γ−イソシアネートプロピルトリエトキシシランの使用量を7.5gとした以外は実施例4と同様に回路接続材料16を得た。
ケチミン基含有化合物(A−2)の使用量を7.5gとした以外は実施例4と同様に回路接続材料17を得た。
ポリイミドフィルム(宇部興産株式会社製、商品名:ユーピレックス、厚み25μm)上にライン幅50μm、ピッチ100μm、厚み8μmの銅回路500本を直接形成した2層からなるフレキシブル回路板(FPC)を作製した。
一方、ライン幅50μm、ピッチ100μm、厚み0.4μmのクロム回路500本をガラス(コーニング社製、商品名:#1737)上に形成したガラス基板を作製した。
次いで、回路接続材料A、B又はCを用いて、上記FPCとガラス基板を160℃、3MPaで10秒間加熱加圧して幅2mmにわたり接続して接続構造体を得、その接続抵抗を測定した。得られた結果を表1に示す。
回路接続材料Aを用いた場合の接続抵抗は、実施例1〜12及び比較例1〜5の全てで1Ω前後の良好な接続抵抗を示した。しかし、比較例4においては、回路接続材料Bを用いた場合の接続抵抗が回路接続材料Aを用いた場合の接続抵抗の2倍以上であった。また、比較例5においては、回路接続材料Cを用いた場合の接続抵抗が回路接続材料Aを用いた場合の接続抵抗の2倍以上であった。
上記のようにして回路を接続した後、90℃剥離、剥離速度50mm/minの条件で接着強度の測定を行った。得られた結果を表1に示す。実施例1〜12及び比較例1〜5では、回路接続材料A、B及びCのいずれを用いた場合にも、7N/cm以上の良好な接着強度を示した。
上記のようにして回路を接続した後、接続構造体を85℃/85%RHの高温高湿条件下で250h処理し、処理後の外観をガラス基板側から顕微鏡で観察した。回路接続材料と電極間スペース界面で剥離が生じると電極間の絶縁性が大幅に低下するため、このような剥離が生じたものをNGと判定した。得られた結果を表1に示す。
実施例1〜12においては、回路接続材料A、B及びCのいずれを用いた場合も外観が良好であった。これに対して、比較例1においては、回路接続材料A、B及びCの全ての場合に剥離が発生し、NGとなった。比較例2においては、回路接続材料Cを用いた場合に剥離が発生し、NGとなった。比較例3においては、回路接続材料Bを用いた場合に剥離が発生し、NGとなった。
Claims (8)
- 第一の基板の主面上に第一の回路電極が形成された第一の回路部材と、第二の基板の主面上に第二の回路電極が形成された第二の回路部材とを、前記第一の回路電極及び前記第二の回路電極を対向配置させた状態で接続するための回路接続材料であって、
フィルム形成材と、加熱により遊離ラジカルを発生する硬化剤と、ラジカル重合性物質と、イソシアネート基含有化合物と、下記一般式(I)で表されるケチミン基含有化合物と、を含有し、
前記フィルム形成材と前記ラジカル重合性物質との合計100重量部に対し、前記イソシアネート基含有化合物の配合量が0.1〜5重量部であり、前記ケチミン基含有化合物の配合量が0.1〜5重量部である回路接続材料。
- 分子中にフッ素原子を含む有機化合物をさらに含有する請求項1記載の回路接続材料。
- 分子中にウレタン基を含む分子量10000以上の有機化合物をさらに含有することを特徴とする請求項1又は2に記載の回路接続材料。
- 導電性粒子をさらに含有する請求項1〜3のいずれか一項に記載の回路接続材料。
- 第一の基板の主面上に第一の回路電極が形成された第一の回路部材と、第二の基板の主面上に第二の回路電極が形成された第二の回路部材とを、前記第一の回路電極及び前記第二の回路電極が相対向するように配置し、前記第一の回路電極と前記第二の回路電極との間に請求項1〜4のいずれか一項に記載の回路接続材料を介在させ、その状態で加熱加圧することにより前記第一の回路電極と前記第二の回路電極とを電気的に接続した回路端子の接続構造。
- 前記第一の回路電極又は前記第二の回路電極の少なくとも一方の表面が金、銀、錫、白金族の金属及びインジュウム−錫酸化物から選ばれる少なくとも1種で構成されている請求項5に記載の回路端子の接続構造。
- 前記第一の基板又は前記第二の基板の少なくとも一方が有機絶縁物質、ガラスから選ばれる少なくとも1種で構成される請求項5又は6に記載の回路端子の接続構造。
- 前記第一の回路部材又は前記第二の回路部材の少なくとも一方の表面が窒化シリコン、シリコーン化合物、ポリイミド樹脂から選ばれる少なくとも1種でコーティング又は付着処理されている請求項5〜7のいずれか一項に記載の回路端子の接続構造。
