ＳＩ試験装置の一実施例を示す縦断面模式図、第１図ａ

端子及び接地端子部の平面図及び側面図、第２図は従来
のプロダクション・プローブ試験装置の縦断面模式図で
ある。 図において、８はカードソケット、１，６は真空チャッ
クステージ、３１は基板電位端子、３２は高周波用コン
デンサ、３３は接地端子、３４は端子板、３５は基板電
位ピン、３６は接地電位ピン、３７．３８は導電線、４
１は端子板基板、４２は同取りつけ部、４３は同棚部、
４４ａ，４４ｂは高導電性パターン、４５は絶縁板、４
６，４・７，４９，５０，５１．５２は捻子、４８ａ，
４８ｂはコネクタ端子を示す。

Claims (1)

    【実用新案登録請求の範囲】
  1. プロダクション・プローブ方式の半導体集積回路試験装
    置であって、被測定半導体集積回路基板が固定される導
    電性ステージに、該導電性ステージに短絡する第１の端
    子と、該第１の端子に高周波用コンデンサを介して接続
    する第２の端子を設け、該第１の端子に基板電位用プロ
    ーブから導出された第１の導電線を直に接続し、該第２
    の端子にプローブ側の測定用接地電源端子から導出され
    た第２の導電線を直に接続してなることを特徴とする半
    導体集積回路試験装置。
