    【実用新案登録請求の範囲】
  1. 反応ガスが導入されるとともに、減圧排気される処理室
    内で、前記反応ガスに高周波電圧を印加してウェハに所
    定の処理を施こす装置において、前記処理室を減圧排気
    する排気装置を高真空室に連結するとともに、該高真空
    室と処理室とを可変コンタクタンスバルブを介して連結
    したことを特徴とする半導体製造装置。
