Description

【発明の詳細な説明】 本発明は、固体撮濤、装置に片いるホトマスクに係シ、
特にパターン寸法測定に好適なマスクパターン構成に関
する。
従来のホトマスクは第１図に示′Ｔように本パターン１
と周辺パターン２とりら級って２９、寸法測定は周辺バ
ｌ−ン２及び木バｌ−ン１を用いて行つ１いる。力お、
３は測定位置である。しかし、本パターン内の測定では
、パターン数が多く測定点が一定では々いため、後で寸
法の再現をすることが困難であるという欠点がある。
したがって＊発明の目的は、測定点を固定することによ
シ、寸法測定の再現を確実に行なえるようなホトマスク
を提併することにある。
このため本発明は本パターンと同様のパターンをマスク
の周辺部に設け１寸法側足位置を明確にするものである
。
以下、本発明の実施例を第２図によシ説明する８本発明
は、第２図に示すように周辺部に不休と同じ形林の寸法
測定セル４１に形成する。この寸法測定セル４のバｌ−
ンを用いて寸法検査を実施すれば、再現性の優れた正確
々測定を行うことができる。
このように本発明によるホトマスクによれば寸法′ａｌ
１１足用セル上用セルことに↓す、（１１、測足位量が
明確になる。（２１１寸法の再現が容易である。（３）

本パターンの外（ｉｌｌに形成するためにばらつきの傾
向がわかりやすい。本発明はり、上のような数多くの優
れた効果がある。

  1. 面付撮像装置のホト工程に使用するホトマスクにおいて
    、周辺部に本パターンと同−形材のパターンを形成した
    ことを特徴とする固体撮像装置用ホトマスク。
