Description

【発明の詳細な説明】 本発明はフォトレジスト露光装置に係り、特に穴あき物
体のフォトレジストの穴の周囲の露光量を増加させる装
置に関する。
穴あき物体のフォトレジストを露光する場合従来のフォ
トレジスト露光装置では穴の周囲の盛シ上ったレジスト
や穴の側面に付着したレジストに対して、物体の低表面
の露光量で露光量が限定される為に、充分な露光量を与
える事ができず、穴の周囲に現像の隙にレジスト残シ（
ポジフィルムマスク使用時）ヤヒンホール（ネガフィル
ムマスク使用時）等の不良が問題となっている。
本発明はフォトレジスト露光装置の物体支持台の上面を
鏡面とし、物体の穴を通過した光線の反射光線を利用し
て物体の穴の周囲や側面の露光量を増加させ様とするも
のである。
本発明の装置は例えば第１図に示す様に発光源ｌ、シャ
ッター２．物体支持鏡３．物体支持台４゜光路筒５から
なる。第２図の如く発光源１がら出た光線９は光路筒５
を通９部体６に当るが、その一部は物体の穴７を通過し
物体支持鏡３に当如反射し穴の側面及び穴の周囲のレジ
ストを無光させる。従って物体の穴の周囲や側面の露光
量が増加し、レジスト残りやピンホール等の不良の低減
が可能となる。

    【特許請求の範囲】
  1. 写真食刻方法で穴あきの物体の表面に所定のパターンを
    形成する際に使用されるフォトレジスト露光装置でその
    物体の支持台の上面が霧光光線に対して鏡面となってい
    る事を特徴とするフォトレジスト露光装置。
