Description

【発明の詳細な説明】 この発明は半導体基板をその支持体に取り付ける際にそ
の取り付けを容易にする為の改善に関するものである。
従来半導体基板をその支持体である放熱板に組み立てる
為に半導体基板の裏面全面にNi、Cr。
Ti9人u、 MO,Ag、等の金属を単独又は複数組
み合せて蒸着又はメッキ等の方法で着け、鉛を主材料と
した半田を用いて放熱板と固定する方法が用いられてき
た。又最近半導体装置の組立が自動化し、高速化するに
つれて、裏面の半田なじみ性が問題となり、組立機械の
中で半導体基板を放熱板にこすりつけながら組立てる方
式が一般的に行われている。しかしながらこの方法では
こすりつける為の時間がかかることや、こすりつける際
に半導体基板に歪を生じさせ、半田の酸化物をまき込む
といった不都合を生ずる場合もあった。
この為に半導体基板の裏面にあらかじめ半田を附着させ
ておけば、放熱板にこすりつけなくても半田なじみ性が
良く短時間に半田付けを完了させることができる。従来
線この目的の為に半導体基板に半田をあらかじめ附着さ
せる工程を半導体ウェハーの状態で行うと裏面全面に半
田が流れてしまい個々の半導体基板に切り出す際につな
がってしまい不都合な為1個々の半導体基板に切り出し
てから半田を附着させており、1j@率が悪かったので
ごく一部の例を除いてはあまり行われなかった。
本発明は半導体ウェハーの状態であらかじめ半田を附着
させることをも可能にし、個々の半導体基板に切り出し
た際にもつながらず要易に分離することができる為の手
段を提供するものである。
半導体基板周囲にある高さを持った領域を°設は本こと
により、半田層の厚みを確保し、放熱板からの歪や、温
度サイクル等による熱的な歪に対しても有利とすること
ができる。
半導体基板の裏面全面に金属が耐着しているとたとえマ
スク等を用いて印刷等の方法で半田を選択的につけ様と
してゼ半田が流れ出してしまい比較的厚い半田の層tシ
崗すやt′め+M4u/J千4iμ基板にスクライバ−
、ダイサー等を用いて切断しようとしても半田層によっ
て個々のペレットに分離することができない。
本発明においては半導体基板の放熱板と接触する側の最
外周部に半導体基板をとり囲む様にガラス、セラミック
等の絶縁物又は金属酸化物等で鉛を主材料とする半田と
なじみの悪い物質からなる層をウェハーの状態の時に附
着させるか半導体基板のその部分を露出させることによ
り半田とな、じみを悪くすることに裏面全面への半田流
れを防止することができ、従って分離性も良くすること
ができる。特に本発明の構造はウェハーの状態で半田付
けを行っておく方法に対して有効である。
次に図面を用いて本発明の一実施例につき説明する。#
!1図に示すように、シリコン基板1の片方の主面より
ベース領域2.エミッタ領域3をそれぞれ拡散しその時
にできたシリコン酸化膜4の一部に穴をσaけてベース
電極5.エミッタ電極6を設ける。しかる後ウェハーの
状態でとなりのペレットとの境界となる部分のペレット
裏面になる部分にガラス9を附着させ、部分的に金属電
極10をつけた後スクリーン印刷にて半田7をコーティ
ングする。この様な状態で!11に沿って個々のペレッ
トに分離した後、第2図に示すように放熱板8に半田付
けして固定する。この様にするとガラス部9は半田なじ
みが悪いので半田7は両サイドのパレットに流れだすこ
とがなく、この為ペレットに分離する際にもシリコン基
板1とガラス9とで切断することができるので分離しや
すい。

    【特許請求の範囲】
  1. 半導体基板とその支持体とからなる半導体装置において
    、°半導体基板の支持体と接触する側の最外周部に半導
    体基板をとり囲む様に、ガラス、セラミック、等の絶縁
    物又は金属酸化物等で鉛を主材料とする半田とのなじみ
    の悪い物質からなる層を設けるか、半導体基板を露出さ
    せ金属を被着させない領域を設けた事を特徴とする半導
    体装置。
