- 【特許請求の範囲】 1.互いに上下に配置されて部分的に互いに接合された複数の層から構成された マイクロ弁であって、しかも前記層の少なくとも1つの層が少なくとも部分的に 金属材料から形成されており、かつ少なくとも1つの入口と少なくとも1つの出 口と、前記入口と出口との間に介在しかつ駆動装置によって変位可能の弁閉鎖エ レメントに配設された弁座面とを備えた形式のものにおいて、マイクロ弁(1) が、互いに別個に構成された2つの基本構成ブロック、つまり電磁駆動装置(2 )と多層型の弁下部部分(17)から成り、前記弁下部部分(17)が、少なく とも1つの磁極子(18)と弁閉鎖エレメント(20)と弁座面(30)と少な くとも1つの出口(16,35,44,50)とを有し、かつ弁下部部分(17 )の前記構成部分が金属電鍍析出によって製作されていることを特徴とする、マ イクロ弁。 2.弁下部部分(17)が外側をポット形のケーシング(12)によって制限さ れており、該ケーシングが少なくともボトムプレート(15)とリング状の周壁 (22)とから成り、かつ、前記ケーシング(12)によって少なくとも部分的 に包囲された開口域(14)を有し、該開口域内へ少なくとも1つの入口(32 ,32′)が開口し、また前記開口域を 起点として少なくとも1つの出口(16,35,44,50)が発している、請 求項1記載のマイクロ弁。 3.弁下部部分(17)の開口域(14)内に、磁極子(18)と弁閉鎖エレメ ント(20)が配置されている、請求項2記載のマイクロ弁。 4.ケーシング(12)のボトムプレート(15)が、弁閉鎖エレメント(20 )と協働する弁座面(30)を有している、請求項2記載のマイクロ弁。 5.磁極子(18)と弁閉鎖エレメント(20)が可動の作動部材(3)を形成 しており、該作動部材が少なくとも1つのばねエレメント(24)を介してケー シング(12)の周壁(22)と結合されている、請求項2記載のマイクロ弁。 6.磁極子(18)が、弁閉鎖エレメント(20)よりも大きな直径を有してい る、請求項1又は2記載のマイクロ弁。 7.ケーシング(12)のボトムプレート(15)が、少なくとも1つの噴出穴 (35)を備えた噴射穴付きプレート(34)を有している、請求項2記載のマ イクロ弁。 8.ケーシング(12)のボトムプレート(15)が多層の噴射穴付き円板(3 8)を有し、該噴射穴付き円板の少なくとも1つの入口ポート(42)が半径方 向でずらされており、つまり少なくとも1つの 出口ポート(44)に対して偏心して配置されている、請求項2記載のマイクロ 弁。 9.ケーシング(12)のボトムプレート(15)が、中断のない環状スリット (50)を出口として備えた環状スリットノズル(48)を有している、請求項 2記載のマイクロ弁。 10.ボトムプレート(15)が、ケーシング(12)の固定部分に所属する外側 のリング域(54)と、作動部材(3)に固着結合されていて弁下部部分(17 )の可動部分に所属する内側のノズル域(55)とによって構成されている、請 求項2又は5記載のマイクロ弁。 11.マイクロ弁、特に請求項1から10までのいずれか1項記載のマイクロ弁の 製造法において、金属電鍍析出によってマイクロ弁(1)の複数層の層(15, 18,20,22,24,34,38,41,43,45,48)を順次上下に 構成すること(多層電鍍法)を特徴とする、マイクロ弁の製造法。 12.第1の処理段階で担体プレート(60)上に犠牲層(61)を被着した後に ホトレジスト(63)を成層し、次いで該ホトレジスト(63)の構造を所期の 通り成形し、これによって該ホトレジスト(63)内に、マイクロ弁(1)の後 の層に対するネガティブ構造を発生させ、それに続いてマイクロ電鍍を行い、そ の際に、前記ホトレジスト(63)の前 記ネガティブ構造内に生じたレジストピットを電鍍によって金属(65)で充填 し、次いでマイクロ弁(1)の構成層(15,18,20,22,24,34, 38,41,43,45,48)の所望層数に相応して、前記の処理段階の反復 を実施し、最後にマイクロ弁(1)の個別化を行うと共に金属構造からホトレジ スト(63)を剥離する、請求項11記載の製造法。 13.電鍍析出すべき個々の層間に電鍍スタート層(62)を被着する、請求項1 2記載の製造法。 14.ホトレジスト(63)の被着を、固相レジストの成層化として行う、請求項 12記載の製造法。 15.ホトレジスト(63)の被着を、液相レジストの遠心撒布又はスプレーとし て行う、請求項12記載の製造法。 16.ホトレジスト(63)の被着を、液相状態のポリイミドの遠心撒布又はスプ レーとして行う、請求項12記載の製造法。 17.ホトレジスト(63)の構造成形を、マスクを介してのUV露光とそれに続 く現像とによって行う(UV凹版リトグラフィ法)、請求項12記載の製造法。 18.ホトリトグラフィックによって構成されてホトレジスト(63)の乾式エッ チングプロセス用のマスクとして使用される酸化物又は窒化物の分離によっ て、前記ホトレジスト(63)の構造成形を行う、請求項12記載の製造法。 19.ホトレジスト(63)の構造成形を、レーザーによる除去によって行う、請 求項12記載の製造法。 20.マイクロ弁(1)の2層の層(15,18,20,22,24,34,38 ,41,43,45,48)を同一の電鍍工程中に製造し、その際ホトレジスト (63)を超えて水平方向及び鉛直方向に金属(65)を成長させる(横方向被 覆成長)、請求項12記載の製造法。
