載置固定しているダイパッド周辺に応力集中が起こる。
特に、ダイパッドの半導体チップを載置固定する面の反
対面側のパッケージは薄厚であり、ダイパッド周辺に応
力集中が起こるとこの部分にクラックが生じ易い傾向に
ある。パッケージに生じたクラックは、外観的に好まし
くないばかりでなく、パッケージ本来の防湿機能や封止
機能を失わせ、樹脂封止型半導体装置の信頼性を著しく
