【産業上の利用分野】本発明は、太陽電池や光センサ等
の光起電力素子に用いる非晶質シリコンカーバイド(以
下、a−SiCと称する)膜、及びこれを用いた光起電

カーバイドは、その光学的バンドギャップ幅Eg(e
V)が、膜中の水素量CH(at.%)及び炭素量C
C(at.%)と、 Eg=a+bCH/100+cCC/100 なる関係を有し、上記a,b及びcが、夫々1.54≦
a≦1.60,0.55≦b≦0.65,及び−0.6

【実施例】図1は、本発明のa−SiC膜を説明するた
めの、a−SiC膜の膜特性図である。同図は、1.6
0eV,1.67eV及び1.75eVのほぼ同じ光学
的バンドギャップ幅を有する2種類のa−SiC膜の、
膜中の水素量及び炭素量の組み合せを示したものであ
る。同図に於いて、横軸は水素量、縦軸は炭素量を表し
ている。また、1.60eVの光学的バンドギャップ幅
を有するa−SiC膜は△印で、1.67eVの光学的
バンドギャップ幅を有するa−SiC膜は○印で、1.
75eVの光学的バンドギャップ幅を有するa−SiC
膜は□印で夫々表している。

マCVD法を用いた。図1の測定試料であるa−SiC

ン質量分析法及びX線光電子分光法を用いた。また、光
学的バンドギャップ幅は、hν vs (αhν)1/3

ンドギャップ幅は略同じであっても、膜中に含まれる水
素量と炭素量は種々の組み合わせが存在する点である。
例えば光学的バンドギャップ幅が1.67eVのa−S
iC膜に注目すると、図中に○印で示すように、その水
素量と炭素量は、約18%と約2%、約20%と約4
%、約23%と約5%、…と種々の組み合わせが存在し
ている。

d)を測定した結果を示したものである。同図の横軸は

によって測定した膜中の欠陥密度であり、相対値で示し
ている。

7〜1.71eVのa−SiC膜に於いては、水素量を
10〜30at.%の範囲とすることで、膜中の欠陥密
度を極めて小さくすることができる。また、この時の炭
素量は1〜7at.%の範囲であった。

幅を有するa−SiC膜についても同様に、膜中の欠陥
密度と水素量との関係を調べた結果、欠陥密度の低減に
有効な水素量の範囲は、上述した結果と略同じであっ
た。

【0039】以上述べたように、光学ギャップEgと、
膜中の水素量CH及び炭素量CCとを一定の関係に保つこ
とで、欠陥密度の小さいa−SiC膜を得ることができ
る。

が1.67eVのa−SiC膜を、前述の図3に示した
光起電力素子のi型層i用の非晶質半導体材料として使
用し、初期及び光照射後の光電変換効率を測定した。表
2はその結果である。尚、ここで用いたa−SiC膜の
膜中の水素量及び炭素量は、夫々約20at.%及び約
5at.%である。

【0042】同表に示すように、本発明のa−SiC膜
をi型層に用いた光起電力素子の光電変換効率は、初期
に於いては7.4%と、同層に光学的バンドギャップ幅
が1.67eVのa−Si膜を用いた従来構造の光起電
力素子の効率と同程度であったが、長時間の光照射後に
於いては6.3%と、従来構造のものよりも高い光電変
換効率が得られた。

- 【請求項1】 光学的バンドギャップ幅Eg(eV)
が、膜中の水素量CH(at.%)及び炭素量CC(a
t.%)と、 Eg=a+bCH/100+cCC/100 なる関係を有し、上記a,b及びcが、夫々1.54≦
a≦1.60,0.55≦b≦0.65及び−0.65
≦c≦−0.55の範囲にあることを特徴とする非晶質
シリコンカーバイド膜。 - 【請求項2】 上記膜中の水素量CHが、10〜30a
t.%の範囲にあることを特徴とする請求項1記載の非
晶質シリコンカーバイド膜。 - 【請求項3】上記非晶質シリコンカーバイド膜を真性非
晶質半導体材料として用いたことを特徴とする光起電力
