【従来の技術】従来より、半導体膜や絶縁膜を成膜する
方法として、プラズマCVD法、スパッタ法、減圧CV
D法、光CVD法等が知られているが、高速成膜とステ
ップカバレージの高さを両立する成膜方法は存在しなか

成膜装置において、その基板間隔を10mm以下とする
ことによって成膜速度を向上させ、さらに基板に対して
紫外線を照射することによって、ステップカバレージの
向上を果たし、さらに基板に対して平行に電界が印加さ
れるように2組の平行平板型電極を直交して設け、この
2組の電極からリサージュ波形を有する高周波電界を印
加させることによって、反応ガスの攪拌と活性化を助長
させ、さらに成膜速度とステップカバレージの向上を得
るものである。

図である。図1において、11が真空チャンバーであ
り、真空系(図示せず)により減圧内部が状態にされ
る。チャンバー11内には、成膜が行われる基板19が
配置される。またチャンバー11内にはガス供給系(図
示せず)より成膜に必要とされる反応ガスや希釈ガス、
さらにはドーピングガス等が供給される。チャンバー内
に供給される反応ガスには、一対の電極12と13、さ
らにそれに直交して設けられた一対の電極15と16か
ら供給されるリサージュ波形を有した高周波電力により
活性化される。この一対の電極12と13、さらには一
対の電極15と16、とが互いに直交した2組の電極と
なる。

【0009】図2は、図1に示す成膜装置をA−A’で
切った断面図である。図2には、一対の電極15と16
が示されているが、さらに紙面手前側と向う側に一対の
電極13と12が存在している。基板19には、紫外線
光源21(水銀ランプ)より石英の窓23を介して紫外
線が供給される。また、メッシュ電極22と接地電極
(基板19が配置される)25との間に高周波電力が加
えられる。この高周波電力(13.56MHz)は、高
周波電力供給系24より加えられる。また、図示はしな
いが、基板19は任意の温度に加熱できるようになって
いる。

板型電極を構成するが、この電極間隔は可能な限り狭い
法がよい。好ましくは、10mm以下とすることがよい
が、基板の厚み、ガスの供給の仕方、基板の搬入及び搬
出方法等によってその下限が限定される。基板19に対
する成膜は、メッシュ電極22と対向接地電極25との
間で行われる高周波放電によるプラズマ気相反応と、紫
外線光源から供給される紫外線のエネルギー、さらには
2組の直交関係におあるい電極15、16と12、13
とから印加される位相の異なるリサージュ波形の高周波
電力によって、行われる。

出方法等によってその下限が限定される。基板19に対
する成膜は、メッシュ電極22と対向接地電極25との
間で行われる高周波放電によるプラズマ気相反応と、紫
外線光源から供給される紫外線のエネルギー、さらには
2組の直交関係におあるい電極15、16と12、13
とから印加される位相の異なるリサージュ波形の高周波
電力によって、行われる。
【0011】メッシュ電極22と対向接地電極の間隔を
狭くするのは、成膜速度を高めるためである。例えばT
EOSガスと酸素とを用いた酸化珪素膜の成膜速度が電
極間隔を狭くすることにより向上することが確かめられ
ている。さらに紫外線のエネルギーを供給するのは、ス
ッテプカバレージを高めることと、TEOSに代表され
る有機シラン等を効果的に分解活性化するためである。
狭くするのは、成膜速度を高めるためである。例えばT
EOSガスと酸素とを用いた酸化珪素膜の成膜速度が電
極間隔を狭くすることにより向上することが確かめられ
ている。さらに紫外線のエネルギーを供給するのは、ス
ッテプカバレージを高めることと、TEOSに代表され
る有機シラン等を効果的に分解活性化するためである。
【0012】〔実施例2〕本実施例は、図1及び図2に
示す成膜装置を用いて、酸化珪素膜(SiO2 )を形成
する例である。成膜ガスとしては、TEOS(Si(O
C2 H5 )4 )(テトラ・エトキシ・シラン)を用いた
が、それ以外にエトキシ基を有する有機シランであるS
i(OC2 H5 )4 、Si2 O(OC2 H5 )6 、Si
3 O2 (OC2 H5 )8 、Si4 O3 (OC2 H
5 )10、Si5 O4 (OC2 H5 )12 を用いることが
できる。
示す成膜装置を用いて、酸化珪素膜(SiO2 )を形成
する例である。成膜ガスとしては、TEOS(Si(O
C2 H5 )4 )(テトラ・エトキシ・シラン)を用いた
が、それ以外にエトキシ基を有する有機シランであるS
i(OC2 H5 )4 、Si2 O(OC2 H5 )6 、Si
3 O2 (OC2 H5 )8 、Si4 O3 (OC2 H
5 )10、Si5 O4 (OC2 H5 )12 を用いることが
できる。
【0013】成膜にあたっては、一対の電極12、1
3、さらにそれに直交した一対の電極15、16とで構
成される直交した2組の電極に、一定の位相差(普通は
90度)を与えて高周波電力(50MHz)を加え、チ
ャンバー内にリサージュ波形の高周波電力を供給する。
そして、メッシュ電極22と接地電極25との間に1
3.56MHzの高周波電力を供給し、さらに水銀ラン
プで構成された紫外線光源21から紫外線を基板19に
対して供給することにより、酸化珪素膜を基板19表面
に成膜する。またこの際、基板を200度〜600度程
度、好ましくは300度程度に加熱する。また反応圧力
は0.01〜10Torr好ましくは、0.1〜1To
rrとする。
3、さらにそれに直交した一対の電極15、16とで構
成される直交した2組の電極に、一定の位相差(普通は
90度)を与えて高周波電力(50MHz)を加え、チ
ャンバー内にリサージュ波形の高周波電力を供給する。
そして、メッシュ電極22と接地電極25との間に1
3.56MHzの高周波電力を供給し、さらに水銀ラン
プで構成された紫外線光源21から紫外線を基板19に
対して供給することにより、酸化珪素膜を基板19表面
に成膜する。またこの際、基板を200度〜600度程
度、好ましくは300度程度に加熱する。また反応圧力
は0.01〜10Torr好ましくは、0.1〜1To
rrとする。
【0014】この場合、反応ガスがリサージュ波形を有
する高周波電力によって攪拌,活性化され、高い効率で
分解が促進される。さらにメッシュ電極22と対向接地
電極25との間で供給される高周波電力と紫外光源21
からの紫外線によって、基板にスッテプカバレージ(段
差被覆性)の高い成膜を高速で行うことができる。

【0015】特に本実施例のように有機シランガスを用
い酸化珪素膜を形成する場合には、紫外線の照射によっ
て、CをOと反応させ、酸化珪素膜中から炭素をCO2
として外部に除去することができ、Cが含まれない良質
な酸化珪素膜を得ることができる。本実施例で作製され
る酸化珪素膜は、薄膜トランジスタ(TFT)のゲイト
絶縁膜、ICのパッシベーション膜、ICの層間絶縁膜
等に利用することができる。
い酸化珪素膜を形成する場合には、紫外線の照射によっ
て、CをOと反応させ、酸化珪素膜中から炭素をCO2
として外部に除去することができ、Cが含まれない良質
な酸化珪素膜を得ることができる。本実施例で作製され
る酸化珪素膜は、薄膜トランジスタ(TFT)のゲイト
絶縁膜、ICのパッシベーション膜、ICの層間絶縁膜
等に利用することができる。

力の印加と、紫外線の照射とによって、高品質の膜を高
いステップカバレージを得ることができ、それに加え、
基板に垂直に高周波電界を加える一対の電極22と25
との間隔を狭くすることによって、高い成膜速度が得る
ことができる。

【0017】〔実施例3〕実施例2においては、成膜中
に紫外線の照射行った例であるが、本実施例は、実施例
2に示す成膜後に、さらにつづけて紫外線を照射しなが
らのアニールを行う例である。こうすることによって、
例えばTFTのゲイト絶縁膜の界面特性を改善すること
ができる。さらに、紫外線を照射しながら、200〜5
00度好ましくは350度程度の加熱を行うことで、上
記アニール効果を高めることができる。

2に示す成膜後に、さらにつづけて紫外線を照射しなが
らのアニールを行う例である。こうすることによって、
例えばTFTのゲイト絶縁膜の界面特性を改善すること
ができる。さらに、紫外線を照射しながら、200〜5
00度好ましくは350度程度の加熱を行うことで、上
記アニール効果を高めることができる。
【0018】〔実施例4〕本実施例は、実施例1に示す
成膜装置によって、Si膜を成膜する例である。成膜に
際しては、反応ガスとしてシラン(SiH4 )等の非単
結晶珪素膜を成膜するために用いられる反応ガスと水
素、さらには必要に応じてドーピングガスであるフォス
フィン(PH3 )やジボラン(B2 H6 )等を用いれば
よい。
成膜装置によって、Si膜を成膜する例である。成膜に
際しては、反応ガスとしてシラン(SiH4 )等の非単
結晶珪素膜を成膜するために用いられる反応ガスと水
素、さらには必要に応じてドーピングガスであるフォス
フィン(PH3 )やジボラン(B2 H6 )等を用いれば
よい。
【0019】〔実施例5〕本実施例は、実施例1の成膜
装置を用いて、反応ガスとしてシラン(SiH4)とア
ンモニア(NH4 )を用い、窒化珪素膜(Si3 N4 )
を成膜する例である。実施例1に示す成膜装置を用いる
と、上記酸化珪素膜や窒化珪素膜の他に、PdTiO3
やTaO5 を成膜することも可能である。また、これら
の膜の成膜後に実施例3に示すような紫外線の照射と加
熱によるアニールを行うことは有用である。
装置を用いて、反応ガスとしてシラン(SiH4)とア
ンモニア(NH4 )を用い、窒化珪素膜(Si3 N4 )
を成膜する例である。実施例1に示す成膜装置を用いる
と、上記酸化珪素膜や窒化珪素膜の他に、PdTiO3
やTaO5 を成膜することも可能である。また、これら
の膜の成膜後に実施例3に示すような紫外線の照射と加
熱によるアニールを行うことは有用である。
【0020】〔実施例6〕本実施例は、実施例1に示す
成膜装置を多数並列に接続した例でありその概略の構成
を図3に示す。図3において31は共通の基板搬送室で
あり、この室では成膜は行われない。32〜26が実施
例1に示す成膜装置のチャンバーであり、図3に示す構
成では、図1、図2に示す5組の成膜装置(図3ではチ
ャンバーのみ示してある)が搬送室31を介して並列に
接続されている。また搬送室31と各チャンバーとは基
板の搬送機構を備えたゲイトバルブ37によって接続さ
れている。
成膜装置を多数並列に接続した例でありその概略の構成
を図3に示す。図3において31は共通の基板搬送室で
あり、この室では成膜は行われない。32〜26が実施
例1に示す成膜装置のチャンバーであり、図3に示す構
成では、図1、図2に示す5組の成膜装置(図3ではチ
ャンバーのみ示してある)が搬送室31を介して並列に
接続されている。また搬送室31と各チャンバーとは基
板の搬送機構を備えたゲイトバルブ37によって接続さ
れている。
【0021】成膜を行うには、まず基板を搬送室31に
搬入し、高真空に真空引きした後、同じく高真空に真空
引きがされた第1のチャンバー(例えば32)にゲイト
バルブ37を介して基板を搬入する。そしてゲイトバル
ブ37を閉めた後に、所定の成膜が基板上に行われる。
成膜終了後、あるいは成膜後のアニール終了後は、チャ
ンバー内を高真空に真空引きし、再びゲイトバルブ37
を介して、やはり高真空に真空引きがされた搬送室31
に基板は搬送される。さらに必要に応じて第2のチャン
バー(例えば33)に同様な動作によって基板を搬入す
ることによって、次の成膜が行われる。
搬入し、高真空に真空引きした後、同じく高真空に真空
引きがされた第1のチャンバー(例えば32)にゲイト
バルブ37を介して基板を搬入する。そしてゲイトバル
ブ37を閉めた後に、所定の成膜が基板上に行われる。
成膜終了後、あるいは成膜後のアニール終了後は、チャ
ンバー内を高真空に真空引きし、再びゲイトバルブ37
を介して、やはり高真空に真空引きがされた搬送室31
に基板は搬送される。さらに必要に応じて第2のチャン
バー(例えば33)に同様な動作によって基板を搬入す
ることによって、次の成膜が行われる。
【0022】上記の構成は、ことなる膜を次々に成膜し
ていく場合に有用である。また全てのチャンバーが実施
例1に示すような構成を有している必要はなく、必要に
応じて、スパッタ装置はプラズマCVD装置、さらには
イオン注入装置等を接続してもよい。この場合でも、必
ず高真空に真空引きがされた状態で共通の搬送室31を
介して基板を移動させることによって、異なる成膜ガス
や不純物が互いに混入することを防ぐことができる。

【効果】間隔の狭い一対の平行平板型電極の一方の電極
上に基板を配置し、該基板に平行に電界が印加されるよ
うに、直交する2組の電極を配置し、この直交する2組
の電極からリサージュ波形の高周波電力を印加し、さら
に基板に対して紫外線を照射することによって、高品質
の膜の成膜、高いステップカバレージを有する膜の成
膜、高い成膜速度、といった効果を得ることができる。
上に基板を配置し、該基板に平行に電界が印加されるよ
うに、直交する2組の電極を配置し、この直交する2組
の電極からリサージュ波形の高周波電力を印加し、さら
に基板に対して紫外線を照射することによって、高品質
の膜の成膜、高いステップカバレージを有する膜の成
膜、高い成膜速度、といった効果を得ることができる。

Claims (4)
- 【請求項1】 平行平板型の一対の電極と、 前記一対の電極の一方の電極上に該電極に対して平行に
基板が配置され、 前記基板に平行に高周波電界を印加する互いに直交した
2組の電極と、 前記基板に紫外線を照射する手段とを有した成膜装置で
あって、 前記2組の電極にはリサージュ波形が印加され、 前記平行平板型の一対の電極の間隔が10mm以下であ
ることを特徴とする成膜装置。 - 【請求項2】 高周波電界を印加する互いに直交した2
組の電極からリサージュ波形を有する高周波電力が印加
され、同時に紫外線が照射されることによって気相反応
を生じせしめ、成膜を行うことを特徴とする成膜方法。 - 【請求項3】 請求項2において、成膜後に紫外線を照
射しながらアニールを行うことを特徴とする成膜方法。 - 【請求項4】 請求項3において、アニール時に加熱を
行うことを特徴とする成膜方法。
