Description

【発明の詳細な説明】 産業上の利用分野 本発明は金属ボンディングパッドを有する半導体装置に
関するものである。
従来の技術 半導体装置入出力部である金属ボンディングパッドは、
内部回路への配線を除いて、層間絶縁膜上に平面的に形
成されていた。
第2図(a)は、従来の半導体装置の入出力部分である
金属ボンディングパッドの平面図である。第2図(b)
は、そのA−A ’断面図である。第2図中、1はたと
えばN型のシリコン基板、2は厚い絶縁膜、3は内部回
路への多結晶シリコン配線、4は層間絶縁膜、5は金属
ボンディングパッド、6は外部接続用ビンと半導体内部
回路とを接続する金属細線、7は保護膜、8は金属ボン
ディングパッドと多結晶シリコン配線を接続するための
コンタクト窓である。熱衝撃等により半導体装置表面の
保護膜7に応力が生じたとすると、金属ボンティングパ
ッド5の周辺の側面はその応力を強く受けることとなり
、変形し、破損する。
発明が解決しようとする課題 前記のような構造では、熱衝撃試験等で、半導体装置表
面の保護膜に応力が生じた際、金属ボンディングパッド
が変形、破損するという問題点を有していた、本発明は
、金属ボンデグパッドの変形、破損を防止することがで
きる半導体装置を提供することを目的とする。
課題を解決するための手段 この問題点を解決するために、本発明は半導体回路の入
出力部分となる金属ボンディングパッドの外周部直下に
これと接触された環状の多結晶シリコン配線を形成した
半導体装置である。
作用 上記の構成により、半導体装置表面の保護膜に応力が生
じても、金属ボンディングパッドの外周部直下に形成さ
れた環状の多結晶シリコン配線によって応力を吸収し、
金属ボンディングパッドの変形および破損を防止するこ
とが可能である。
実施例 以下本発明の一実施例について図面を参照しながら説明
する。
第1図は本発明を示したものであり、第1図(a)は平
面図、第1図(b)は、そのB−B’断面図である。第
2図の場合と同様に1はN型シリコン基板、2は厚い絶
縁膜、3は内部回路への多結晶ジノコン配線、4は層間
絶縁膜、5は金属ボンディングパッド、6は外部接続用
ビンと半導体内部回路を接続する金属線、7は保護膜、
8はコンタクト窓、9は金属ボンディングパッド5の外
周部直下に形成された環状多結晶シリコン配線で、同金
属ボンディングパッド5とコンタクト窓8で接触してい
る。前記多結晶シリコン配線3と同時に形成される。さ
て保護膜7に応力が生じたとしても、それらは金属ボン
ディングパッド5の周辺の側面のみには加わらず、外周
部直下に形成された環状多結晶シリコン配線9に加わり
、多結晶シリコン配線9は応力を吸収することとなる。
これにより、金属ボンディングパッド5の変形および破
損を防ぐことができる。
本発明はN型のシリコン基板を例にとったがP型シリコ
ン基板および相補型MO8電界効果トランジスタの場合
にも適応できる。
発明の詳細 な説明してきた様に、本発明にかかる半導体装置は半導
体装置表面の保護膜の応力を金属ボンディングパッドの
外周部直下に形成した多結晶シリコン配線により吸収し
て前記金属ボンディングパッドの変形および破損を防止
し、かつ信頼性および品質の向上が可能である。

  1. 半導体基板上に絶縁膜を介して形成された金属ボンディ
    ングパッドと前記金属ボンディングパッドの外周部の直
    下に環状に配され、これと接触形成された多結晶シリコ
    ン配線とを有する半導体装置。
