Claims (1)
- 【実用新案登録請求の範囲】 １ エツチング室と、該エツチング室内へエツチ
ングガスを導入するエツチングガス導入系と、上
記エツチング室内を排気する排気系と、上記エツ
チング室内にプラズマを発生させるための装置と
、上記エツチング室内の少なくとも一種類の残留
ガスもしくは反応生成ガスを選択的に排気する吸
着形ポンプとを有することを特徴とするドライエ
ツチング装置。 ２ 吸着形ポンプは、実質的にエツチングガスは
排気せず、目的とする残留ガスもしくは反応生成
ガスのみを排気できるように、吸着面の温度を設
定制御できる機構を有している実用新案登録請求
の範囲第１項記載のドライエツチング装置。 ３ エツチングガス導入系はエツチング室内へ少
なくともＣＣｌ４もしくはＢＣｌ３もしくはＣＦ
４を導入するものであり、吸着形ポンプは吸着面
の温度を−４０℃〜−２００℃の間に設定できる
ものである実用新案登録請求の範囲第１項又は第
２項記載のドライエツチング装置。 ４ 吸着形ポンプは冷凍機による冷却又は冷却さ
れた媒体の循環による冷却によつて吸着面の温度
を設定制御できるものである実用新案登録請求の
範囲第１項又は第２項又は第３項記載のドライエ
ツチング装置。 ５ 吸着形ポンプは熱電冷却もしくは熱電冷却と
寒剤との組合せによつて吸着面の温度を設定制御
できるものである実用新案登録請求の範囲第１項
又は第２項又は第３項記載のドライエツチング装
置。
