R1は、別個であるか、または別の基R2もしくはR3に単結合もしくは連結基を介して接続して環を形成し、
Zは、アニオンである。
R4およびR5は、C1-10アルキル基、C1-10フルオロアルキル基、C3-10シクロアルキル基、C3-10フルオロシクロアルキル基、C3-10シクロアルコキシ基、またはC3-10フルオロシクロアルコキシ基であり、これらはそれぞれ、置換または非置換であってもよく、
各R6は、ハロゲン、-CN、-OH、C1-10アルキル基、C1-10フルオロアルキル基、C1-10アルコキシ基、C1-C10フルオロアルコキシ基、C3-10シクロアルキル基、C3-10フルオロシクロアルキル基、C3-10シクロアルコキシ基、またはC3-10フルオロシクロアルコキシ基等の同じまたは異なる非水素置換基であり、これらはそれぞれ、ハロゲン、-CN、および-OH以外は置換または非置換であってもよく;
pは0(R6基が存在しない)から5までの整数であり;
Zは、対アニオンである。
各R6は、独立して、ハロゲン、-CN、-OH、C1-10アルキル基、C1-10フルオロアルキル基、C1-10アルコキシ基、C1-10フルオロアルコキシ基、C3-10シクロアルキル基、C3-10フルオロシクロアルキル基、C3-10シクロアルコキシ基、またはC3-10フルオロシクロアルコキシ基であり、これらはそれぞれ、ハロゲン、-CNおよび-OH以外は置換または非置換であってもよく;
各pは、0(R6基が存在しない)から5までの同じまたは異なる整数であり;
Zは、対アニオンである。
Xは、単結合、またはS、O、C=O、S=O、SO2およびO-C=O(ラクトン)等の接続基;示されたTe原子と一緒になって単環式基または複数の縮合もしくは連結した環構造を形成する炭素、窒素、酸素であり;
R7は、任意選択で置換されたアルキルまたは任意選択で置換された炭素環式アリール等の非水素置換基であり;
各R7’は、同じまたは異なる非水素環置換基、例えばハロゲン、-CN、-OH、例えば任意選択で置換されたアルキル、任意選択で置換されたアルコキシまたは任意選択で置換された炭素環式アリールであり;
qは、0(R7’基が存在しない)から環メンバーにより許容される最大原子価に等しい整数であり;
Zは、対アニオンである。
R8は、任意選択で置換されたアルキルまたは任意選択で置換された炭素環式アリール等の非水素置換基であり;
R9およびR10は、ハロゲン、-CN、-OH、C1-10アルキル基、C1-10フルオロアルキル基、C1-10アルコキシ基、C1-10フルオロアルコキシ基、C3-10シクロアルキル基、C3-10フルオロシクロアルキル基、C3-10シクロアルコキシ基、またはC3-10フルオロシクロアルコキシ基等の同じまたは異なる非水素環置換基であり、これらはそれぞれ、ハロゲン、-CNおよび-OH以外は置換または非置換であってもよく;
Jは、単結合、またはS、O、C=O、S=O、SO2およびO-C=O(ラクトン)から好適に選択される接続基であり;
sおよびs’は、それぞれ独立して、0(R9またはR10置換基が存在しない)、1、2、3、および4の整数であり;
Zは、対アニオンである。
上述のように、本明細書において開示されるTe塩は、ポジ型およびネガ型化学増幅型レジスト組成物の両方を含むフォトレジスト組成物中の放射線感受性成分として有用である。
実施例1:TPTe AdOH-TFPSで指定されるTe塩(光酸発生剤)の合成スキームを、以下のスキーム1に示す。塩TPTe Cl(1)の合成は、W.H.H.Guntherにより、Journal of Organometallic Chemistry,1974,74,79-84において説明されている。塩AdOH-TFPS Na(2)の合成は、Aqadらの米国特許US9,348,22B2において説明されている。75mLのジクロロメタンおよび75mLの水の混合物中の塩1(10.0g、25.35mmol)および塩2(11g、25.80mmol)で構成される溶液を、室温で撹拌する。有機相を分離し、50mLの脱イオン水で5回洗浄し、濃縮し、ヘプタンに注ぎ、Te塩(光酸発生剤化合物)TPTe AdOH-TFPSを得る。
EUV放射線でのフィルム吸収に対する新たなテルロニウム塩の使用の効果は、透過率計算結果によって例示される。組成物の例から作製されたフィルムのEUV露光(13.5nm)での透過率は、計算された組成物分子式を入力し、1.20g/cm3のポリマー密度および60nmのフィルム厚を仮定することにより、ローレンス・バークレー国立研究所のX線光学センターのウェブサイトから計算された。
Claims (14)
- 1)樹脂と、2)下記式(I):
各R1は、別個であるか、またはR2および/もしくはR3に接続して環を形成し、
Zは、対アニオンを含む)の塩とを含み、
前記塩が、酸不安定基を含む、フォトレジスト組成物。 - 前記1種以上の塩とは異なる1種以上の酸発生剤化合物を含む、請求項1に記載のフォトレジスト組成物。
- フォトレジストレリーフ像を提供するための方法であって
a)請求項1に記載のフォトレジストのコーティング層を基板上に塗布することと;
b)活性化放射線にフォトレジスト組成物層を露光し、露光されたフォトレジスト組成物コーティング層を現像することとを含む方法。 - 前記1種以上の塩とは異なる1種以上の酸発生剤化合物を含む、請求項3に記載のフォトレジスト組成物。
- フォトレジストレリーフ像を提供するための方法であって
a)請求項3に記載のフォトレジストのコーティング層を基板上に塗布することと;
b)活性化放射線にフォトレジスト組成物層を露光し、露光されたフォトレジスト組成物コーティング層を現像することとを含む方法。 - 前記フォトレジスト組成物層を193nm放射線に露光する、請求項7に記載の方法。
- 前記フォトレジスト組成物層をEUVnm放射線に露光する、請求項7に記載の方法。
- 前記フォトレジスト組成物層を193nm放射線に露光する、請求項9に記載の方法。
- 前記フォトレジスト組成物層をEUVnm放射線に露光する、請求項9に記載の方法。
