- II−VI族半導体から形成され、少なくとも表面に第1のIII族元素が添加されている下地粒子と、
前記第1のIII族元素及び該第1のIII族元素とは異なる第2のIII族元素を含む窒化物半導体から形成され、前記下地粒子の表面に設けられた半導体層と、
を有する量子ドット。 - II−VI族半導体から形成され、少なくとも表面に第1のIII族元素が添加されているZnOSから形成される下地粒子と、
前記第1のIII族元素を含む窒化物半導体から形成され、前記下地粒子の表面に設けられた半導体層と、
を有する量子ドット。 - 前記半導体層は、前記第1のIII族元素に加え、さらに、該第1のIII族元素とは異なる第2のIII族元素を含む窒化物半導体から形成される請求項2記載の量子ドット。
- 前記第1のIII族元素は、Al,GaまたはInである請求項1〜3いずれか1項記載の量子ドット。
- 前記下地粒子および前記半導体層を含む全体的なサイズは、10nm以下である請求項1〜4いずれか1項記載の量子ドット。
