Description
しかしながら、高硬度材料からなる基板を、更に効率よく短い製造工程時間で得たいという欲求は近年ますます強くなってきており、さらなる研摩速度の向上が求められている。
また、前記の特許文献3に記載の技術によれば、高い研摩速度を得ることが可能であるが、研摩面の平滑性や研摩液の循環連続使用時の性能劣化の点で改善の余地がある。
本発明の課題は、前述した従来技術が有する種々の欠点を解消し得る研摩スラリー、研摩材及び研摩物の製造方法を提供することにある。
前記無機化合物は、前記過マンガン酸塩の1.0質量%水溶液に該無機化合物を、該無機化合物添加後の該過マンガン酸塩の水溶液において1.0質量%を占めるように添加して得られる溶液の酸化還元電位が、該過マンガン酸塩水溶液の酸化還元電位よりも高いものである、研摩スラリーを提供するものである。
前記第2剤が、過マンガン酸塩以外の無機化合物を更に含有し、
前記無機化合物は、前記過マンガン酸塩の1.0質量%水溶液に該無機化合物を該過マンガン酸塩の水溶液において1.0質量%を占めるように添加して得られる溶液の酸化還元電位が、該過マンガン酸塩水溶液の酸化還元電位よりも高いものである、研摩材を提供するものである。
後述する実施例10及び11の記載から明らかなとおり、本発明では添加剤を用いることにより砥粒が低濃度であっても研摩速度を向上させることができる。
純水に過マンガン酸カリウム(KMnO4)を添加して、過マンガン酸カリウム1.0%水溶液を調製した。この水溶液に、表1に示す特定の添加剤1.0%を添加した溶液を得て、この溶液の25℃のpH及び酸化還元電位(ORP)を測定した。ORPは、堀場製作所製ORP電極9300−10Dを25℃の溶液に浸漬して測定した。また、pHは堀場製作所製pH電極9615S−10Dを用いて測定した。その結果を表1に示す。表1に示すように、添加剤1〜8はいずれも、過マンガン酸塩の1.0%水溶液に該添加剤を該過マンガン酸塩水溶液において1.0%を占めるように添加して得られる溶液の酸化還元電位が、参考例1の1.0%過マンガン酸塩水溶液の酸化還元電位よりも高くなる性質を有することが確認できた。
純水950〜952g、二酸化マンガン(MnO2)の砥粒(平均粒径d50:0.4μm)20g、過マンガン酸カリウム(KMnO4)28g、及び下記表2に示す特定の添加剤を混合し、研摩スラリーを調製した。
各実施例における特定の添加剤の研摩スラリー中の含有量(研摩スラリー基準の配合量(%))は、それぞれ表2に示す量とした。表2に、研摩スラリーの25℃におけるpHとORPの値を示す。ORPは、堀場製作所製ORP電極9300−10Dを25℃の研摩スラリーに浸漬して測定した。pHは堀場製作所製pH電極9615S−10Dを用いて測定した。研摩スラリー中の二酸化マンガンの砥粒はいずれの実施例においても2.0%となる量であり、かつ研摩スラリー中の過マンガン酸カリウム(KMnO4)は2.8%となる量であった。
第1剤として純水80gおよび二酸化マンガン(MnO2)の砥粒(平均粒径d50:0.4μm)20gを混合させたものを用いた。第2剤として、純水870gに、過マンガン酸カリウム(KMnO4)28g、及び下記表1に示した特定の添加剤のうち、実施例1と同一の添加剤1を混合させたものを用いた。
前記の第1剤と第2剤とを混合して研摩スラリーを調製した。表2に、研摩スラリーの25℃におけるpHと酸化還元電位(ORP)の値を示す。このORPとpHは、実施例1〜8と同様の方法で測定した。第1剤中の二酸化マンガンの砥粒の量は、研摩スラリー基準で2.0%となる量であり、第2剤中の過マンガン酸カリウム(KMnO4)の量は、研摩スラリー基準で2.8%となる量であった。また特定の添加剤の研摩スラリー基準の含有量を、下記表2に示す。
二酸化マンガン(MnO2)の砥粒配合量を実施例10では1g、実施例11では0.01gとし、添加剤の配合量を表2に記載のものとした以外は、実施例2と同様にして研摩スラリーの調整を行った。その結果を表2に示す。
特定の添加剤を用いない以外は、実施例1〜8と同様にして研摩スラリーの調製を行った。その結果を表2に示す。
前記の特許文献3に記載の実施例を参考に、二酸化マンガン(MnO2)の砥粒を配合せず、且つ添加剤の含有量を表2に記載の量に変更した以外は、実施例2と同様にして研摩スラリーの調製を行った。その結果を表2に示す。
前記研摩スラリーを用いて、以下の手順で研摩を行った。研摩対象は直径3インチ、オフ角が4°のラッピングされた4H−SiC基板を用いた。研摩は基板のSi面に対して行った。研摩装置として、エム・エー・ティー社製片面研摩機BC−15を用いた。定盤に取り付ける研摩パッドには、ニッタ・ハース社製SUBA#600を用いた。定盤の回転数は60rpm、外周部速度は7163cm/minに設定した。またキャリア回転数は60rpm、外周部速度は961cm/minに設定した。また、研摩時の荷重は3psi(約2.07×104Pa)とした。研摩スラリー液の供給量は200mL/minとした。研摩速度(nm/min)は、研摩前後の基板の質量差とSiCの密度(3.10g/cm3)とから測定した。この評価結果を表2に示す。
実施例2、5、8、10及び11並びに比較例1及び2の研摩スラリーを用いて、<研摩試験1>において研摩開始1時間後も研摩を継続し、研摩開始から8時間後及び24時間後の研摩速度(nm/min)を<研摩試験1>に記載された方法で求めた。その結果を表3に示す。

- 酸化マンガン粒子と、過マンガン酸塩と、過マンガン酸塩以外の無機化合物とを含有し、
前記無機化合物は、前記過マンガン酸塩の1.0質量%水溶液に該無機化合物を、該無機化合物添加後の該過マンガン酸塩の水溶液において1.0質量%を占めるように添加して得られる溶液の酸化還元電位が、該過マンガン酸塩水溶液の酸化還元電位よりも高いものであり、K 3 [Fe(CN) 6 ]、(NH 4 ) 2 [Ce(NO 3 ) 6 ]、FeCl 2 、Ce(NO 3 ) 3 、Ce(SO 4 ) 2 及びCe 2 (SO 4 ) 3 から選ばれる少なくとも一種である、研摩スラリー。 - 前記無機化合物の含有量が、過マンガン酸塩100質量部に対して0.7質量部以上150質量部以下である、請求項1に記載の研摩スラリー。
- 研摩開始前におけるpHが25℃で1.0以上8.0以下である、請求項1又は2に記載の研摩スラリー。
- 固定砥粒と併用しない研摩に用いられる請求項1〜3のいずれか1項に記載の研摩スラリー。
