Description
から液滴を吐出させる液体噴射ヘッド、液体噴射装置、及び圧電素子に関する。
かかる態様では、圧電体層が所定の範囲の面に強配向しているので、クラック発生のない圧電体層を有する圧電素子とすることができる。
かかる態様では、所定の範囲の面に強配向させることにより、クラック発生のない圧電素子を有する超音波デバイス、あるいはセンサーが実現できる。
図1は、本発明の実施形態1に係る液体噴射ヘッドの一例であるインクジェット式記録ヘッドの概略構成を示す分解斜視図であり、図2は、図1の平面図であり、図3は図2のA−A′線断面図である。図1〜図3に示すように、本実施形態の流路形成基板10は、シリコン単結晶基板からなり、その一方の面には二酸化シリコンからなる弾性膜50が形成されている。

まず、(100)単結晶シリコン(Si)基板の表面に熱酸化により酸化シリコン(SiO2)膜を形成した。次に、SiO2膜上にRFマグネトロンスパッター法により膜厚40nmのチタン膜を作製し、熱酸化することで酸化チタン膜を形成した。次に、酸化チタン膜上にRFマグネトロンスパッター法により、(111)面に配向し厚さ100nmの白金膜(第1電極60)を形成した。
サンプル19に関しては、上述したサンプルと同様にバッファー層を下記表1に示す組成で作製したのち、2−nブトキシエタノールを主溶媒とし、チタニウムテトライソプロポキシド、テトラ−n−プロポキシジルコニウム、酢酸鉛を主原料とし、ジエタノールアミンを安定剤として混合して得た前駆体溶液を用い、圧電体層を形成した。
各サンプル1〜18の圧電体層について、PANalytical 社の「X'Pert PRO MRD」を用いて、2θ、θを固定したときのχ方向の測定、及び、広域逆格子マッピング測定を行い、結果を図9〜図16に示す。
サンプル1とサンプル17について、第2電極80を形成していない状態の圧電体層70について、形成直後の表面を、金属顕微鏡により観察した。この結果を図18(a)、(b)に示す。(a)はサンプル1の写真であり、クラックが多く見られたが、(b)のサンプル17についてはクラックの発生は見られなかった。また、同様に、サンプル2〜16、18〜20についてもクラックの発生が見られなかった。
Claims (5)
- 圧電体層と前記圧電体層を挟む電極とを備えた圧電素子であって、
前記圧電体層は、Bi、Ba、Fe、Ti、Mn、Co、Zn及びNiからなる群から選択される少なくとも一種を含むバッファー層上に設けられたペロブスカイト構造を有する複合酸化物からなり、X線回折装置により2θを21.9°以上22.7°以下の範囲内で固定してχ軸方向のスキャンを行った際に4.8°以上23.5°以下の範囲にピークをもち、且つX線回折装置により2θを31.1°以上32.6°以下の範囲内で固定してχ軸方向のスキャンを行った際に29.1°以上41.1°以下の範囲にピークをもつことを特徴とする圧電素子。 - 請求項1に記載の圧電素子を具備することを特徴とする液体噴射ヘッド。
- 請求項2に記載の液体噴射ヘッドを具備することを特徴とする液体噴射装置。
- 請求項1に記載の圧電素子を具備することを特徴とする超音波デバイス。
- 請求項1に記載する圧電素子を具備することを特徴とするセンサー。
