図1に示すように、電子機器10は、放熱部材20と、パワー素子11aが電気的に接合された第1導電層としての第1金属板11と、二つの制御素子12a,12bが電気的に接合された第2導電層としての第2金属板12とを備えている。パワー素子11aはMOSFETであり、第1金属板11に対してベアチップ実装されている。各制御素子12a,12bは、例えばチップ抵抗やコンデンサ等である。放熱部材20は、例えば、内部に冷却水が流れる冷却水流路を有するアルミニウム製の筐体である。第1金属板11及び第2金属板12は、平板状の銅板である。第1金属板11の厚さH1は、第2金属板12の厚さH2よりも厚くなっており、第1金属板11は第2金属板12よりも大電流が流れる。
パワー素子11aは、制御素子12a,12bに比べて発熱量が多い。第1金属板11は、第2金属板12よりも放熱部材20寄りに配置されているため、パワー素子11aから発せられる熱は、制御素子12a,12bから発せられる熱よりも優先的に放熱部材20により放熱される。また、高熱伝導絶縁層14は、樹脂層13よりも熱伝導率が高いため、パワー素子11aから発せられる熱は、樹脂層13よりも高熱伝導絶縁層14に伝達され易い。よって、パワー素子11aから発せられる熱は、第1金属板11及び高熱伝導絶縁層14を介して放熱部材20に伝達されて、放熱部材20によって放熱される。さらに、誘導機器19のコイル19a及びコア19bから発せられる熱も、第1金属板11及び高熱伝導絶縁層14を介して放熱部材20に伝達されて、放熱部材20によって放熱される。
(1)第1金属板11、樹脂層13及び第2金属板12が、放熱部材20に対して近い方からこの順序で積層されている。これによれば、第1金属板11が、第2金属板12よりも放熱部材20寄りに配置されるため、パワー素子11aから発せられる熱が、制御素子12a,12bから発せられる熱よりも優先的に放熱部材20により放熱される。さらに、第1金属板11、樹脂層13及び第2金属板12が積層されているため、第1金属板11と第2金属板12とが互いに平面的に配置されている場合に比べると、パワー素子11aを効率良く冷却しつつも、電子機器10の平面的な体格の小型化を図ることができる。
○ 実施形態において、パワー素子11aと制御素子12aとが積層方向において重なっていなくてもよい。
○ 実施形態において、パワー素子11aと第2金属板12とがスルーホールにより電気的に接続されていてもよい。
○ 実施形態において、高熱伝導絶縁層14は、セラミックにより形成されていてもよい。
○ 実施形態において、第1金属板11の厚さH1と第2金属板12の厚さH2とが同じ厚さであってもよい。
○ 実施形態において、第3金属板16と絶縁層17との間に新たな金属板が介在されていてもよい。この場合、新たな金属板と第3金属板16との間を絶縁する絶縁層を介在する必要がある。
○ 実施形態において、電子機器10は、車載用以外のものであってもよい。また、インバータに限らず、DCDCコンバータに適用してもよい。

- 放熱部材と、
前記放熱部材に熱的に結合されるパワー素子が電気的に接合された第1導電層と、
前記パワー素子のスイッチング動作を制御する制御素子が電気的に接合された第2導電層と、
前記第1導電層と前記第2導電層との間において前記パワー素子が埋め込まれる樹脂層と、を有し、
前記第1導電層、前記樹脂層及び前記第2導電層は、前記放熱部材に対して近い方からこの順序で積層され、
前記樹脂層及び前記第2導電層には貫通孔が形成されており、
前記貫通孔にはコイル及びコアが設けられ、
前記第1導電層には前記コイルが電気的に接合されるとともに前記コアが熱的に接合されていることを特徴とする電子機器。 - 前記パワー素子と前記第2導電層とは、前記樹脂層を通過し、前記パワー素子における前記第2導電層側の平面に対して垂直方向に延びる複数の導電部材によって接続されていることを特徴とする請求項1に記載の電子機器。
