Description
Claims (11)
- 流体をポンプ輸送するポンプであって、ステータに対して回転可能に軸方向シャフトに取り付けられた全体として円板状のポンプロータを含む多段再生式ポンプ輸送機構体を有し、前記ポンプロータは、その各軸方向側面に配置された複数列のロータ凹部を有し、前記ステータは、前記ロータの各側に配置された2つのステータ部分と、前記ロータの各側に設けられた各々のロータ列と対向する複数のステータチャネルとを有し、各ロータ列と、ステータチャネルは、ポンピング段を形成するように協働し、前記ロータ及び前記ステータは、前記ロータの各側に設けられた多ポンピング段を通る、前記多段再生式ポンプ輸送機構体の入口から出口までの径方向へのガス同時流れのための小流路を有する流路を形成し、前記ポンプロータ及び前記ステータは、ポンプ作動中、前記ロータと前記ステータとの間の軸方向隙間を制御するよう構成され、前記ロータの各側に配置された低真空ポンピング段の出口側に配置された軸方向気体ベアリングを有する、ポンプ。
- 前記軸方向気体ベアリングは、前記ポンプロータに設けられたロータ側部品と、前記ステータに設けられたステータ側部品とから成る、請求項1記載のポンプ。
- 前記小流路は、前記ポンプロータの半径方向中心線に関して互いに鏡像関係をなしている、請求項1又は2記載のポンプ。
- 前記軸方向気体ベアリングは、ステータ部分のそれぞれに設けられたステータ側部品と協働可能な前記ポンプロータの各方向側部に設けられたロータ側部品を有し、前記流路に沿ってポンプ輸送された気体が前記ロータの各軸方向側部の2つの前記部分相互間を通ることができるようになっている、請求項1〜3のうちいずれか1項に記載のポンプ。
- 前記多段再生式ポンプ輸送機構体の前記入口は、前記ポンプの半径方向内側部分に設けられ、前記出口は、前記ポンプの半径方向外側部分に設けられている、請求項1〜4のうちいずれか一に記載のポンプ。
- 前記軸方向気体ベアリングは、前記出口のすぐ近くに位置した前記ポンプロータ及び前記ステータの半径方向外側部分のところに設けられている、請求項1〜5のうちいずれか一に記載のポンプ。
- 使用中、前記ポンプロータと前記ステータとの間の軸方向回転隙間は、30μm未満、20μm又は約8μm未満のうちのいずれか1つである、請求項1記載のポンプ。
- 前記軸方向気体ベアリングの前記ロータ側部品は、複数のベアリング表面を有し、前記ステータ側部品は、全体として平坦な表面を有する、請求項4記載のポンプ。
- ロータ凹部が設けられた前記ポンプロータ表面、
前記ポンプロータ表面に向いたステータ表面、又は
前記軸方向気体ベアリングを有する前記ポンプロータ又は前記ステータの表面のうちの少なくとも1つは、ポンプロータ又はステータ材料よりも硬質の材料で被覆されている、請求項1記載のポンプ。 - 前記材料は、ニッケルPTFEマトリックス、陽極処理アルミニウム、炭素を主成分とする材料又はこれらの組み合わせのうちの任意の1つである、請求項9記載のポンプ。
- 前記炭素を主成分とする材料は、ダイヤモンドライク材料又は化学気相成長法により成膜された合成ダイヤモンドのうちの任意の1つである、請求項10記載のポンプ。
