Description
[1] II-VI族化合物半導体を母体とする青色蛍光体であって、銀又は銅を発光中心とし、ガリウムを含有することを特徴とする青色蛍光体。
[2] 該II-VI族化合物半導体が、硫化亜鉛または硫化カドミウムである[1]記載の青色蛍光体。
[3] [1]または[2]記載の青色蛍光体の製造方法であって、II-VI族化合物半導体に銀又は銅とガリウムを同時にドープすることを特徴とする、青色蛍光体の製造方法。
[4] 該II-VI族化合物半導体が、II族金属元素を含有する化合物と、硫化剤またはセレン化剤を反応させることによって調製されたII-VI族化合物半導体である[3]記載の青色蛍光体の製造方法。

[9] 共付活剤がガリウムである[7]又は[8]記載の青色蛍光体。
[10] 共付活剤が塩素である[7]又は[8]記載の青色蛍光体。
[11] II-VI族化合物半導体が硫化亜鉛または硫化カドミウムである[7]〜[10]のいずれかに記載の青色蛍光体。
[12] [7]〜[11]のいずれかに記載の青色蛍光体の製造方法であって、II-VI族化合物半導体に銀又は銅とイリジウムを同時にドープすることを特徴とする、方法。
[13] 該II-VI族化合物半導体が、II族金属元素を含有する化合物と、硫化剤またはセレン化剤を反応させることによって調製されたII-VI族化合物半導体である[12]記載の青色蛍光体の製造方法。
[14] 該II-VI族化合物半導体が、II族金属元素を含有する化合物の溶液と、硫化剤またはセレン化剤の溶液を連続的に混合させることによって調製されたII-VI族化合物半導体である[12]記載の蛍光体前駆体の製造方法。
[15] [12]〜[14]のいずれかに記載の方法で得られた青色蛍光体を加熱する工程を含む青色蛍光体の製造方法。
[16] II-VI族化合物半導体を母体とする青色蛍光体であって、銅又は銀を発光中心とし、塩素又はガリウムと共に、イリジウムを含有することを特徴とする青色蛍光体。
[17] マグネシウムをさらに含有することを特徴とする[16]記載の青色蛍光体。
[18] [1]〜[2]、[7]〜[11]及び[16]〜[17]のいずれかに記載の青色蛍光体を用いたエレクトロルミネセンス(EL)素子。
酢酸亜鉛2水和物43.9g、硫酸銅(II)5水和物49.9mg、硝酸ガリウム5水和物9.1mgをメタノール2L(リットル)に溶解し、A液を調製した。また、硫化ナトリウム9水和物57.6gをメタノール600mLに溶解し、B液を調製した。定量ポンプを用いて、A液を毎秒2mL、B液を毎秒0.6mLの速度でスタティックミキサー(ノリタケ製T4−15R−4PT)に導入した。更に塩ビ製チューブに送液、滞留時間3分後、スタティックミキサーからの反応液は連続的に遠心分離機に供給し、生成した固体粒子を分取した。
参考例1において、硝酸ガリウムを添加しなかった以外は、参考例1と同様に実施し、蛍光体22.1gを得た。蛍光体について紫外線照射による蛍光スペクトルを測定したが、蛍光は観測されなかった。
2L三つ口フラスコに、攪拌機、還流管、温度計を装着し、硝酸亜鉛6水和物223.2g、硝酸銅(II)3水和物90.9mg、硝酸ガリウム5水和物2.73g、チオアセトアミド84.5gを投入し、イオン交換水750mLを加えて溶解した。硝酸1.5gを添加した後、系内を窒素置換し、オイルバスにて90℃に加熱、昇温した。昇温終了後、2時間加熱攪拌した。得られた結晶をろ別し、イオン交換水でpHが6になるまで洗浄、乾燥し、固体粒子64.7gを得た。
参考例1で使用した硝酸ガリウム5水和物9.1mgに代え、硝酸インジウム11.3mgを添加した以外は参考例1と同様に実施した。得られた固体粒子中のドーピング濃度は、銅511ppm、インジウム78.3ppmであった。参考例1と同様にして蛍光体を得、紫外線照射により蛍光スペクトルを測定した。結果を図3に示すが、黄色であった。
参考例1で使用した硝酸ガリウム5水和物9.1mgに代え、硝酸アルミニウム13.8mgを添加した以外は参考例1と同様に実施した。得られた固体粒子中のドーピング濃度は、銅511ppm、アルミニウム55.3ppmであった。参考例1と同様にして蛍光体を得、紫外線照射により蛍光スペクトルを測定した。結果を図4に示すが、青緑色であった。
200mlビーカーに硫化亜鉛(堺化学製 RAK−LC)25g、0.1モル/L硝酸銀水溶液、1.16ml、硝酸ガリウム5水和物0.0652gを取り、イオン交換水12.5gを添加して、よく混合した。得られた混合物を150℃の熱風乾燥を12時間行い、乾燥させた。乾燥物を乳鉢で粉砕し、塩化ナトリウム5g、硫黄7.5gを添加し、乳鉢にて混合した。更に、坩堝に移し、窒素気流下、1000℃で6時間焼成した。室温まで冷却した後、焼成物をイオン交換水200ml中に加え、脱塩洗浄し、更に、10%酢酸200mlで洗浄、イオン交換水200mlで3回洗浄した。得られた洗浄物を、150℃の熱風乾燥を12時間行い乾燥させ、蛍光体23.1gを得た。本蛍光体をICP分析した結果を表1に示す。紫外線照射による蛍光スペクトルを測定した。結果を図5に示す。得られた蛍光体の量子効率は21.7%であった。

参考例3において硝酸ガリウムを添加しなかった以外は、参考例3と同様に行った。ICP分析結果を表1に示す。紫外線照射による蛍光スペクトルを測定しが、蛍光スペクトルは観測されなかった。

蛍光体の量子効率は20%以上であることが好ましいが、本発明の方法により得られた蛍光体はいずれも20%以上の量子効率を有することが上記実施例の結果によって示された。
2Lの3口セパラブルフラスコに硝酸亜鉛・6水和物112g(375mmol)、硫酸マグネシウム2.25g(18.8mmol)、硝酸銅(II)・3水和物83mg(銅 600ppm相当)、硝酸ガリウム・5水和物24mg(ガリウム100ppm相当)、ヘキサクロロイリジウム酸(IV)2アンモニウム4.2mg(イリジウム50ppm相当)を取り、イオン交換水750gを添加、溶解した。硝酸0.20gを添加し、系内を酸性とし、90℃まで昇温した。昇温終了後、チオアセトアミド84.5g(1125mmol)を一括投入し、窒素雰囲気下、90℃にて2時間攪拌した。反応終了後、析出した硫化亜鉛蛍光体前駆体を沈降させ、上澄み液を除去、更に、イオン交換水700gを添加、5分間攪拌し、静置、沈降させ上澄み液を除く操作を3回繰り返し、pHが6になったところで洗浄を終了した。得られた蛍光体前駆体を集め、150℃、12時間熱風乾燥を行った。
日本分光株式会社の分光蛍光光度計を使用し、印刷型EL素子をセットし、交流電源を用いて200V、1kHzの電圧を印加し、日本分光株式会社のスペクトル解析プログラムを使用してEL発光スペクトルを測定した。なお、交流電源には、東京精電株式会社のCVFT1−D200を使用した。
輝度計として株式会社トプコンの輝度計BM−9Mを使用し、暗室内で輝度計を印刷型素子から高さ30cmの位置に固定した。印刷型EL素子に、交流電源にて200V、1kHzの電圧を印加し、発光輝度(cd/m2)を測定した。
実施例5において、塩化マグネシウムを使用しない代わりに、塩化カリウム2gを添加した以外は、実施例5と同様に行った。
実施例5において、硝酸ガリウムを使用しなかった以外は、実施例5と同様に行った。
実施例7において、塩化マグネシウムを使用しない代わりに、塩化カリウム2gを添加した以外は、実施例7と同様に行った。
実施例5において、ヘキサクロロイリジウム酸(IV)2アンモニウムを使用しなかった以外は、実施例5と同様に行った。
実施例7において、ヘキサクロロイリジウム酸(IV)2アンモニウムを使用しなかった以外は、実施例7と同様に行った。
2Lの3口セパラブルフラスコに硝酸亜鉛・6水和物112g(375mmol)、硫酸マグネシウム2.25g(18.8mmol)、0.1mol/L硝酸銀水溶液3.41mL、硝酸ガリウム・5水和物24mg(ガリウム100ppm相当)、ヘキサクロロイリジウム酸(IV)2アンモニウム4.2mg(イリジウム50ppm相当)を取り、イオン交換水750gを添加、溶解した。硝酸0.20gを添加し、系内を酸性とし、90℃まで昇温した。昇温終了後、チオアセトアミド84.5g(1125mmol)を一括投入し、窒素雰囲気下、90℃にて2時間攪拌した。反応終了後、析出した硫化亜鉛蛍光体前駆体を沈降させ、上澄み液を除去、更に、イオン交換水700gを添加、5分間攪拌し、静置、沈降させ上澄み液を除く操作を3回繰り返し、pHが6になったところで洗浄を終了した。得られた蛍光体前駆体を集め、150℃、12時間熱風乾燥を行った。
ピーク波長:452nm
発光輝度:155 Cd/m2
Claims (5)
- 銅又は銀、イリジウム及びマグネシウムを含有する蛍光体前駆体にフラックス及び硫黄を添加して焼成して得られる、II-VI族化合物半導体を母体とする青色蛍光体であって、銅又は銀を発光中心とし、イリジウム及びマグネシウムを含有することを特徴とする青色蛍光体。
- 前記蛍光体前駆体は、さらに共付活剤としてガリウムを含有する請求項1記載の青色蛍光体。
- 前記蛍光体前駆体は、さらに付活剤として塩素を含有する請求項1又は2に記載の青色蛍光体。
- II-VI族化合物半導体が硫化亜鉛または硫化カドミウムである請求項1〜3のいずれかに記載の青色蛍光体。
- 請求項1〜4のいずれかに記載の青色蛍光体を用いたエレクトロルミネセンス(EL)素子。
