Description
(1) カルシウム又は希土類元素から選ばれる1種以上の元素の総量が0.001質量%以上0.02質量%以下、かつ、チタン、バナジウム、クロム、ハフニウム、ニオブ、タングステン、ジルコニウムから選ばれる1種以上の元素の総量が0.0005質量%以上0.01質量%以下を含み、残部が金及び不可避不純物であることを特徴とする半導体素子接続用金線。
(2) プラセオジウムの含有量が、0.0016質量%以上0.0079質量%以下である(1)に記載の半導体素子接続用金線。
(3) カルシウム、ランタン、セリウム、プラセオジウム、ネオジウム、サマリウムから選ばれる1種以上の元素の総量が0.005質量%超0.02質量%以下、かつ、カルシウムの含有量が0.0025質量%以下である(1)又は(2)に記載の半導体素子接続用金線。
(4) パラジウムを0.001質量%以上2質量%以下含有する(1)〜(3)のいずれかに記載の半導体素子接続用金線。
(5) ベリリウムを0.0002質量%以上0.0009質量%以下含有する(1)〜(4)のいずれかに記載の半導体素子接続用金線。
(6) 結晶粒が線の長手方向に<111>配向し、長手方向の弾性率が85GPa以上である(1)〜(5)のいずれかに記載の半導体素子接続用金線。
(7) インゴットからの断面減少率が99.8%以上である(1)〜(6)のいずれかに記載の半導体素子接続用金線。
0.001質量%のカルシウム、ランタンがそれぞれ含有された金線を製造し、チタン、バナジウムの添加効果を調べた。
カルシウムや希土類元素の圧着形状に及ぼす影響を調べるために、その添加量に応じてチタン成分値を0.0015〜0.004質量%に固定して、ボンディング特性を調べた。
実施例1で用いた原料金に、0.004質量%のプラセオジウムと0.0015質量%のカルシウムを添加した系に、チタン、バナジウム、クロム、ハフニウム、ニオブ、タングステン、ジルコニウム、鉛、リチウム、錫、ストロンチウム、コバルト、シリコンを添加した系について、ボール圧着形状の評価を実施した。
次に、パラジウムの添加効果について調べた。
さらに、本発明の成分系の金線に対してベリリウムを添加した時のボンディング特性に与える影響を調べた。強度、ヤング率を向上させるための成分として、プラセオジウムを約0.0045質量%、ランタンを約0.001質量%含有させた系について調べた。
さらに、本発明の成分系の金線に対して、ボール結晶粒の大きさと圧着形状の関係について調べた。強度、ヤング率を向上させるための成分として、プラセオジウム、又はランタン、ネオジウムのいずれかを0.0034〜0.0052質量%、カルシウムを約0.0015質量%含有させ、ベリリウムを0.0006質量%、インジウム又はガリウムを0.003質量%添加した系について調べた。
Claims (7)
- カルシウム又は希土類元素から選ばれる1種以上の元素の総量が0.001質量%以上0.02質量%以下、かつ、チタン、バナジウム、クロム、ハフニウム、ニオブ、タングステン、ジルコニウムから選ばれる1種以上の元素の総量が0.0005質量%以上0.01質量%以下を含み、残部が金及び不可避不純物であり、かつ線の長手方向に対して、結晶粒の(111)面法線の1つが15°以下の角度を有している結晶粒の割合が、断面面積比で50%以上を占めることを特徴とする半導体素子接続用金線。
- プラセオジウムの含有量が、0.0016質量%以上0.0079質量%以下である請求項1に記載の半導体素子接続用金線。
- カルシウム、ランタン、セリウム、プラセオジウム、ネオジウム、サマリウム、から選ばれる1種以上の元素の総量が0.005質量%超0.02質量%以下、かつ、カルシウムの含有量が0.0025質量%以下である請求項1又は2に記載の半導体素子接続用金線。
- パラジウムを0.001質量%以上2質量%以下含有する請求項1〜3のいずれかに記載の半導体素子接続用金線。
- ベリリウムを0.0002質量%以上0.0009質量%以下含有する請求項1〜4のいずれかに記載の半導体素子接続用金線。
- 線の長手方向に対して、結晶粒の(111)面法線の1つが15°以下の角度を有している結晶粒の割合が、断面面積比で50%以上を占め、長手方向の弾性率が85GPa以上である請求項1〜5のいずれかに記載の半導体素子接続用金線。
- インゴットからの断面減少率が99.8%以上である請求項1〜6のいずれかに記載の半導体素子接続用金線。
