Description
技术领域
本发明涉及接合线。
背景技术
作为将半导体元件上的电极和基板的电极连接的方法,如图1所示,公知有如下的方法:在将通过放电加热等而形成在接合线W的前端的FAB(Free Air Ball:自由空气球)按压在一个电极10而进行第一接合之后,通过将接合线的外周面按压在另一个电极10’而进行第二接合的球焊法来连接电极10、10’的方法;以及如图2所示,在将FAB按压在一个电极20而接合之后,切断接合线W而在一个电极20形成凸块22,经由该凸块22和焊料24而连接另一个电极20’的方法。
在这样的球焊法或凸块的形成所使用的接合线中,从化学上的稳定性或大气中的操作容易度出发,使用由纯度4N(99.99质量%)的Au(金)构成的接合线。
然而,若将纯度4N的Au构成的接合线与Al(铝)或Al合金的电极10、20接合,则在形成于电极10上的接合部(以下,也有时将该接合部称为“FAB接合部”)12与电极10的界面附近、形成于电极20上的凸块22与电极20的界面附近生成Au-Al金属间化合物。由于所生成的Au-Al金属间化合物,容易在界面产生裂缝或条痕。
在下述专利文献1中提出由在Au中复合添加了Cu(铜)和Pd(钯)的合金构成的接合线。

然而,若在以Au为主成分的接合线中添加Pd,则能够在某程度上防止FAB接合部与电极的界面部分的裂缝的产生,但不容易防止条痕的产生,无法满足接合可靠性。
发明内容
本发明是鉴于上述情况而完成的,目的在于,提供一种接合线,在与由Al合金构成的电极接合的情况下也能够抑制接合线与电极的接合部分的裂缝或条痕的产生,在长期间内接合可靠性较高。
为了解决上述课题,在本发明的接合线中,Cu的含量为0.1质量%以上且5.0质量%以下,Ca的含量为1质量ppm以上且100质量ppm以下,从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为1质量ppm以上且100质量ppm以下,Ca的含量与从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为5质量ppm以上且150质量ppm以下,剩余部分由Au构成。
在上述本发明的接合线中,优选Cu的含量小于3质量%,更优选Cu的含量小于1质量%。另外,优选Cu的含量为0.3质量%以上。另外,优选Ca的含量与从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为20质量ppm以上且100质量ppm以下。
根据本发明,得到一种接合线,在与由Al合金构成的电极接合的情况下也能够抑制在接合线与电极的接合部分产生裂缝或条痕,在长期间内接合可靠性较高。

具体实施方式
以下,参照图1对本发明的一个实施方式的接合线进行说明。
本实施方式的接合线W是用于通过球焊法将半导体封装(例如,功率IC、LSI、晶体管、BGAP(Ball Grid Array Package:球栅阵列封装)、QFN(Quad Flat Nonlead package:四方扁平无铅封装)、LED(发光二极管)等)的半导体元件上的电极(例如,Al合金电极、镍钯金包覆电极、Au包覆电极等)10、电路布线基板(引线框、陶瓷基板、印刷电路基板等)的导体布线(电极)10'而连接的接合线。
此外,本实施方式的接合线W除了用于球焊法以外,还可以用于凸块的形成,另外,能够作为半导体封装以外的各种方式的接合线使用。
在该接合线W中,Cu的含量为0.1~5.0质量%、Ca的含量为1~100质量ppm、从Nd、Sm和Gd选择的1种或者2种元素的含量的合计为1~100质量ppm、Ca的含量与从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为5质量ppm以上且150质量ppm以下,剩余部分由Au构成。接合线W的线材直径可以根据用途而采用各种大小,但例如可以为5μm以上且150μm以下。
具体而言,构成接合线W的Au也可以含有在精制上不可避免地存在的杂质。在Au中,作为杂质,例如也可以含有Ag、Pd、Cu、Fe(铁)等。
通过使Cu的含量为0.1质量%以上,能够抑制由于将熔融的FAB压接于图1所示的电极10而在形成于电极10上的FAB接合部12与电极10的界面附近产生裂缝或条痕,得到在长期间内接合可靠性较高的接合线。
通过使Cu的含量为5.0质量%以下,在接合线的前端形成的FAB不会变得过硬,能够抑制将FAB按压并接合于电极时产生的电极的损伤。
Cu的含量的上限值优选为3.0质量%以下,更优选为小于1.0质量%。另外,Cu的含量的下限值优选为0.3质量%以上。
通过使Cu的含量为3.0质量%以下,能够进一步抑制上述的电极的损伤。另外,通过使Cu的含量为3.0质量%以下,抑制在接合线的前端形成的FAB的加工固化,因此能够抑制将FAB按压并接合于电极时产生的电极的卷起即“铝飞溅”。通过使Cu的含量小于1.0质量%,能够进一步抑制电极的损伤和铝飞溅。若Cu的含量为0.3质量%以上,则能够使接合可靠性、第一颈强度、第二接合强度更良好。
第一颈强度是指FAB接合部12与接合线W的边界部分(以下,有时将该边界部分称为“第一颈部”)14的强度。第二接合强度是指将接合线W的外周面按压在另一个电极10’而形成的接合部(以下,也有时将该接合部称为“第二接合部”)16的强度。
通过含有Ca,如图1所示,能够减小用接合线W将电极10、10'结线时产生的环高度H。另外,通过含有Ca,如图2所示,能够减小用接合线W形成凸块22时产生的凸块高度L。Ca的含量可以为1质量ppm以上且100质量ppm以下,优选为10质量ppm以上且30质量ppm以下。
从Nd、Sm和Gd中选择的1种或者2种以上的元素(以下,也有时称为“选择添加元素”)与Ca同样,能够减小用接合线W将电极10、10'结线时产生的环高度H或凸块高度L。选择添加元素的含量可以为1质量ppm以上且100质量ppm以下,优选为10质量ppm以上且30质量ppm以下。
选择添加元素发挥与Ca相同的作用效果,因此即使没有添加Ca和选择添加元素中的任一方的情况下,也能够通过增加另一个添加量而减小环高度H或凸块高度L。
即使在仅添加Ca的情况下或仅添加选择添加元素的情况下,也能够实现环高度H或凸块高度L的降低。但是,若Ca或选择添加元素的添加量过多,则FAB的圆球性降低。与此相对,若是将Nd、Sm和Gd的选择添加元素与Ca并用的情况,与仅添加Ca和选择添加元素中的任一方的情况相比,FAB的圆球性不容易降低。因此,若仅添加Ca,为了满足所希望的规格而实现环高度H或凸块高度L的降低,则即使是FAB的圆球性降低的情况,也能够通过将Ca和选择添加元素并用而维持FAB的圆球性。因此,通过含有Ca和选择添加元素,与仅使用Ca的情况相比,维持FAB的圆球性,而且能够使形成FAB时的凸块高度H进一步降低。
在一同含有Ca和选择添加元素时,Ca和选择添加元素的含量的合计可以为5质量ppm以上且150质量ppm以下,但优选为20质量ppm以上且100质量ppm以下。若Ca和选择添加元素的含量的合计为5质量ppm以上,则对于环高度H或凸块高度L可以得到显著的提高,若Ca和选择添加元素的含量的合计为20质量ppm以上,则其作用更显著。若Ca和选择添加元素的含量的合计为150质量ppm以下,则能够形成圆球度较高的FAB,若Ca和选择添加元素的含量的合计为100质量ppm以下,则能够形成圆球度更高的FAB。
接下来,对这样的结构的接合线的制造方法的一例进行说明。
首先,在纯度99.99质量%以上的Au中添加Cu、Ca、选择添加元素,以使Cu为0.1质量%以上其5.0质量%以下、使Ca的含量为1质量ppm以上且100质量ppm以下、使选择添加元素的含量为1质量ppm以上且100质量ppm以下,而制成Au合金。所得到的Au合金通过连续铸造法而铸造为规定的直径的棒状锭。
接着,对棒状锭进行伸线加工而缩径至达到规定的直径而成为接合线。此外,也可以根据需要而在伸线加工的中途进行软化热处理。
而且,在进行伸线加工到规定的直径之后,根据需要在热处理炉中行驶而进行调质热处理,得到接合线。
以上,对本发明的实施方式进行了说明,但这些实施方式作为例子而提出,并不意图限定发明的范围。这些实施方式能够以其他的各种方式来实施,在不脱离发明的主旨的范围内能够进行各种省略、置换、变更。这些实施方式或其变形与包含在发明的范围或主旨中的内容同样,包含在权利要求中记载的发明及其均等的范围内。
实施例
以下,通过实施例更具体地说明本发明,但本发明不限于这些实施例。
使用纯度99.99质量%以上的Au、纯度99.9质量%以上的Cu、Ca、Nd、Sm和Gd,将下述表1所示的组成的Au合金溶解,通过连续铸造法而制成棒状锭。对制成的棒状锭实施伸线加工而缩径至达到直径20μm,然后实施调质热处理,得到实施例1~23和比较例1~8的接合线。此外,实施例1~23和比较例1~8的接合线的线材直径(直径)都为20μm。

对于所得到的实施例1~23和比较例1~8的接合线,对(1)FAB圆球性、(2)FAB接合部与电极的接合可靠性、(3)凸块高度、(4)芯片损伤、(5)电极的铝飞溅进行了评价。具体的评价方法如下。
(1)FAB圆球性
用线接合器(株式会社凯捷制,线接合器FB-780)在大气中制成线材直径的1.9~2.1倍的大小的FAB。作为FAB圆球性的评价,针对实施例1~23和比较例1~8的每个接合线,各制成了100个FAB之后,利用通用型电子显微镜(日本电子(株)制,JSM-6510LA)进行外观观察,分别测定所制成的FAB的线平行方向和垂直方向的长度。如果FAB的线平行方向的长度X与垂直方向的长度Y之比(X/Y)的平均值为90%以上且110%以下,则判断为“圆球性较高”,为“◎”,如果FAB的线平行方向的长度X与垂直方向的长度Y之比(X/Y)的平均值为85%以上且小于90%或者超过110%且为115%以下,则判断为“有圆球性”,为“○”,如果除了上述以外或目视观察时不是大致圆形,则为“×”。
(2)FAB接合部与电极的接合可靠性
使用上述(1)使用的线接合器而在大气中制成线材直径的1.9~2.1倍的大小的FAB,在将所制成的FAB接合在半导体元件上的Al电极上之后,切断接合线而在Al电极上形成凸块从而制成热处理前的样本。另外,制成将热处理前的样本进一步在260℃下热处理了500小时的样本和将热处理前的样本热处理了1000小时的样本。对于热处理前的样本和两种热处理后的样本中的各30个,利用粘合测试仪2400(dage社制)测定凸块与Al电极的剪切强度,根据测定值的平均值来计算每单位面积的剪切强度。将热处理后的样本的每单位面积的剪切强度为热处理前的样本的每单位面积的剪切强度以上作为判断基准,如果在1000小时的热处理后满足判断基准,则判断为“接合强度的可靠性非常高”,为“◎”,在1000小时的热处理后不满足判断基准,但在500小时的热处理后满足判断基准的情况下,判断为“有接合强度的可靠性”,为“○”,在500小时的热处理后不满足判断基准的情况下,判断为“接合强度的可靠性较低”,为“×”。
(3)凸块高度
使用上述(1)中使用的线接合器而在大气中制成线材直径的1.9~2.1倍的大小的FAB,在将所制成的FAB与Al电极接合之后,切断接合线而在Al电极上制成30个凸块。利用光学显微镜观察所制成的凸块并测定其高度。如果测定值的平均值小于50μm,则为“◎”,如果为50μm以上且小于60μm则为“○”,如果为60μm以上则为“×”。
(4)芯片损伤
使用上述(1)中使用的线接合器而在大气中形成线材直径的1.9~2.1倍的大小的FAB,制成将所形成的FAB与Si芯片上的Al电极接合的样本。利用王水溶解所制成的样本的电极膜(Al电极),利用扫描式电子显微镜(SEM)观察Si芯片的裂缝。观察100个接合部,在没有3μm以上的裂缝并且小于3μm的微小的凹坑为一个或完全看不到的情况下为“◎”,在3μm以上的裂缝为2个以上且小于5个的情况下实用上没有问题,为“〇”,在3μm以上的裂缝为5个以上的情况下为“×”。
(5)电极的铝飞溅
使用在上述(1)中使用的线接合器而在大气中形成线材直径的1.9~2.1倍的大小的FAB,制成将所形成的FAB与Si芯片上的Al电极接合的样本。利用扫描式电子显微镜(SEM)观察所制成的样本的电极的外观。观察100个电极,在与FAB的接合部周边的电极未看到铝的卷起或者为1个以上且小于5个的情况下为“◎”,在5个以上且小于10个的情况下为“〇”,在10个以上的情况下为“×”。
(6)综合评价
在各评价中将全部为“◎”的情况设为“◎”,将“○”为一个或二个且其他全部为“◎”的情况设为“○”,将“×”为一个的情况设为“×”。此外,在该评价中,根据接合条件不会由于半导体元件的种类而存在制约的情况等使用条件,“◎”的情况是当然可以的,在“×”以外的“○”的情况下,也可以发挥该发明的作用效果而使用。

结果为,如表2所示,在实施例1~23中,在全部的评价项目中为“◎”或者“○”,任意的评价项目都得到良好的结果。特别是,在Cu的含量为3质量%以下的实施例1~14、17~23中电极的铝飞溅为“◎”,在Cu的含量小于1质量%的实施例1~13、17、18中芯片损伤和电极的铝飞溅双方为“◎”。另外,在Cu的含量为0.3质量%以上的实施例1~16、19~23中接合可靠性为“◎”。在Ca与选择添加元素的含量的合计为20质量ppm以上且100质量ppm以下的实施例1~7、9、14~20、22中,FAB圆球性和凸块高度双方为“◎”。在Cu的含量为0.3质量%以上且小于1质量%、并且Ca与选择添加元素的含量的合计为20质量ppm以上且100质量ppm以下的实施例1~7、9中在全部的评价项目中为“◎”,是优异的线材。
另一方面,在不含有Cu或者含量不满足0.1%的比较例1和2中FAB接合部与电极的接合强度的可靠性为“×”,在不含有选择添加元素的比较例3、Ca的含量超过100质量ppm的比较例4、选择添加元素的含量超过100质量ppm的比较例5中FAB圆球性为“×”,在不含有Ca的比较例6中凸块高度为“×”,在Ca与选择添加元素的总量不满足5ppm的比较例7中凸块高度为“×”,在Cu的含量超过5.0质量%的比较例8中芯片损伤和电极的铝飞溅为“×”。

Claims (5)
1.一种接合线,其中,
Cu的含量为0.1质量%以上且5.0质量%以下,
Ca的含量为1质量ppm以上且100质量ppm以下,
从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为1质量ppm以上且100质量ppm以下,
Ca的含量与从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为5质量ppm以上且150质量ppm以下,
剩余部分由Au构成。
2.根据权利要求1所述的接合线,其中,
Cu的含量为3质量%以下。
3.根据权利要求1所述的接合线,其中,
Cu的含量小于1质量%。
4.根据权利要求1至3中任一项所述的接合线,其中,
Cu的含量为0.3质量%以上。
5.根据权利要求1至4中任一项所述的接合线,其中,
Ca的含量与从由Nd、Sm和Gd构成的组中选择的1种或者2种以上的元素的含量的合计为20质量ppm以上且100质量ppm以下。
