Description
Claims (2)
- 相対峙する回路電極を加熱、加圧によって、加圧方向の電極間を電気的に接続する加熱接着性接着剤において、前記接着剤中には、0.1〜10μmの平均粒径で分散されたゴム粒子と、フィルム形成性高分子と、エポキシ樹脂と、潜在性硬化剤とを含有する回路接続用接着剤であって、
前記ゴム粒子は、平均粒径以下の粒子が粒径分布の80%以上を占めるシリコーン微粒子であり、かつ前記ゴム粒子の室温での貯蔵弾性率は1〜30MPaであり、
該接着剤のDSC(示差走査熱分析)での発熱開始温度が60℃以上で、かつ硬化反応の80%が終了する温度が260℃以下で、発熱量が50〜140J/gである回路接続用接着剤。 - さらに0.2〜30体積%の導電粒子を分散させた、請求項1に記載の回路接続用接着剤。
