Abstract
Description
図10aおよび図10bは、本発明の多様な実施例による前処理前YOF粉末、前処理後YOF粉末およびYOFコーティング膜の相分析結果を示すX線回折パターンおよびEDS(Energy−dispersive X−ray spectroscopy)分析結果であり、図10cは、重量比、原子比およびEDS比を整理した表である。ここで、図10aのX軸は、2θ値であり、Y軸は、相対的な強さである。また、図10bでX軸は、エネルギー(keV)であり、Y軸は、カウント回数(cps/ev)である。また、EDS比は、YOFコーティング膜で測定したAt.%を変換させた値である。
図11aおよび図11bは、本発明の多様な実施例による前処理前YOF粉末、前処理後YOF粉末およびYOFコーティング膜の相分析結果を示すX線回折パターンおよびEDS(Energy−dispersive X−ray spectroscopy)分析結果であり、図11cは、重量比、原子比およびEDS比を整理した表である。ここで、図11aのX軸は、2θ値であり、Y軸は、相対的な強さである。また、図11bでX軸は、エネルギー(keV)であり、Y軸は、カウント回数(cps/ev)である。また、EDS比は、YOFコーティング膜で測定したAt.%を変換させた値である。
Claims (20)
- イットリウム(Y)、酸素(O)およびフッ素(F)を含む前処理前YOF粉末を提供する段階と、
前記前処理前YOF粉末を前処理して、前処理後YOF粉末を提供する段階と、
移送ガス供給部から移送ガスを供給され、粉末供給部から前記前処理後YOF粉末を供給されて、前記前処理後YOF粉末をエアロゾル状態で移送する段階と、
前記エアロゾル状態で移送された前記前処理後YOF粉末を工程チャンバー内の基材に衝突および破砕(噴射)させて、前記基材にYOFコーティング膜を形成する段階と、を含むことを特徴とするフッ化イットリウムオキシドコーティング膜の形成方法。 - 前記前処理後YOF粉末は、0.1μm〜12μmの粒径範囲を有することを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理は、前処理前YOF粉末を粉砕した後、100℃〜1000℃の温度で熱処理して行われることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理は、前処理前YOF粉末を100℃〜1000℃の温度で熱処理して行われることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記YOFコーティング膜の厚さが0.5μm〜20μmである場合、可視光線に対する前記YOFコーティング膜の光透過率は、50%〜95%であることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記YOFコーティング膜のヘイズ率は、0.5%〜5%であることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記YOFコーティング膜は、硬度が6Gpa〜12Gpaであることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記YOFコーティング膜は、気孔率が0.01%〜1%であり、硬度が6Gpa〜12Gpaであり、耐電圧特性は、50V/μm〜150V/μmであることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理前YOF粉末、前記前処理後YOF粉末および前記YOFコーティング膜のEDS(Energy−dispersive X−ray spectroscopy)成分比は、5:4:7であることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理前YOF粉末、前記前処理後YOF粉末および前記YOFコーティング膜のEDS(Energy−dispersive X−ray spectroscopy)成分比は、1:1:1であることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理前YOF粉末、前記前処理後YOF粉末および前記YOFコーティング膜の結晶系は、斜方晶系を含むことを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記前処理前YOF粉末、前記前処理後YOF粉末および前記YOFコーティング膜の結晶系は、三方晶系を含むことを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記基材は、表示装置の透明ウィンドウまたはプラズマ環境に露出する部品であることを特徴とする請求項1に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記透明ウィンドウは、ガラス基板、プラスチック基板、サファイア基板またはクォーツ基板であり、前記部品は、半導体または表示装置製造用工程チャンバーの内部部品であることを特徴とする請求項13に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 前記部品は、静電チャック(electro static chuck)、ヒーター(heater)、チャンバーライナー(chamber liner)、シャワーヘッド(shower head)、CVD(Chemical Vapor Deposition)用ボート(boat)、フォーカスリング(focus ring)、ウォールライナー(wall liner)、シールド(shield)、コールドパッド(cold pad)、ソースヘッド(source head)、アウターライナー(outer liner)、デポジションシールド(deposition shield)、アッパーライナー(upper liner)、排出プレート(exhaust plate)、エッジリング(edge ring)およびマスクフレーム(mask frame)のうちいずれか一つであることを特徴とする請求項14に記載のフッ化イットリウムオキシドコーティング膜の形成方法。
- 請求項1に記載の方法で形成されたフッ化イットリウムオキシドコーティング膜であって、
YOFコーティング膜の厚さが0.5μm〜20μmである場合、可視光線に対する前記YOFコーティング膜の光透過率が50%〜95%であることを特徴とするフッ化イットリウムオキシドコーティング膜。 - 前記YOFコーティング膜のヘイズ率が0.5%〜5%であることを特徴とする請求項16に記載のフッ化イットリウムオキシドコーティング膜。
- 請求項1に記載の方法で形成されたYOFコーティング膜であって、
前記YOFコーティング膜のイットリウム(Y)、酸素(O)、およびフッ素(F)のEDS(Energy−dispersive X−ray spectroscopy)成分比は、5:4:7または1:1:1であることを特徴とするフッ化イットリウムオキシドコーティング膜。 - 前記YOFコーティング膜は、硬度が6Gpa〜12Gpaであることを特徴とする請求項18に記載のフッ化イットリウムオキシドコーティング膜。
- 前記YOFコーティング膜の厚さが0.5μm〜20μmである場合、可視光線に対する前記YOFコーティング膜の光透過率が50%〜95%であることを特徴とする請求項19に記載のフッ化イットリウムオキシドコーティング膜。
