Abstract
【解決手段】0.1原子%以上で11.5原子%以下の濃度範囲でスズを含んだ無機材料膜であれば、スズが局在化して粒子を形成し、これが光学膜中の欠陥となる問題が回避される。本発明に係る無機材料膜は、スパッタリングにより成膜されたクロム系材料からなるフォトマスクブランク用の無機材料膜であって、該無機材料膜は導電性を有する遮光層を含み、該遮光層は、0.1原子%以上で11.5原子%以下のスズと15原子%以下の酸素を含有する。なお、酸素濃度の下限は例えば3原子%である。また、無機材料膜は導電性を有するが、抵抗値で評価した場合に5000Ω/cm2以下であることが好ましい。

Claims (10)
- スパッタリングにより成膜されたクロム系材料からなるフォトマスクブランク用の無機材料膜であって、該無機材料膜は導電性を有する遮光層を含み、該遮光層は、0.1原子%以上で11.5原子%以下のスズと15原子%以下の酸素を含有する、無機材料膜。
- 前記無機材料膜は、スパッタリングにより成膜されたクロム系材料からなる反射防止層を含む、請求項1に記載の無機材料膜。
- 前記反射防止層はスズを含有している、請求項2に記載の無機材料膜。
- 前記遮光層と前記反射防止層の積層構造を有する、請求項2または3に記載の無機材料膜。
- 前記無機材料膜の算術平均粗さ(Ra)が1.0nm以下である、請求項1〜4の何れか1項に記載の無機材料膜。
- 前記無機材料膜の抵抗値が5000Ω/cm2以下である、請求項1〜5の何れか1項に記載の無機材料膜。
- 前記遮光層中の酸素濃度が3原子%以上である、請求項1〜6の何れか1項に記載の無機材料膜。
- 前記クロム系材料は、クロム金属、クロム酸化物、クロム窒化物、クロム炭化物、クロム酸化窒化物、クロム酸化炭化物、クロム酸化窒化炭化物の何れかである、請求項1〜7の何れか1項に記載の無機材料膜。
- 請求項1〜8の何れか1項に記載の無機材料膜を、遮光性膜、ハードマスク膜、又は、エッチングストッパ膜の何れかとして備えているフォトマスクブランク。
- 請求項9に記載のフォトマスクブランクを用い、前記無機材料膜を塩素系ドライエッチングによりパターニングする工程を備えている、フォトマスクの製造方法。
