Abstract
【解決手段】一導電型単結晶シリコン基板1を用いた結晶シリコン太陽電池であって、基板1は、光入射面側表面の略全面に、角錐状の微細凹凸構造が形成されており、前記微細凹凸構造は、複数の凹凸部により構成されており、かつ、頂点から延びる辺が5本以上である多角錐状構造を90%以上有する。

前記複数の凹凸部のうちの、ある凹凸部の頂点Tから延びる辺を通る、前記基板表面に垂直な断面において、前記頂点Tの平均角度をθTとしたとき、前記多角錐状構造は、θT=95〜120°を満たす凹凸部を有することが好ましい。
また、本発明の結晶シリコン太陽電池の製造方法としては、前記一導電型単結晶シリコン基板の光入射面側表面を異方性エッチングすることにより前記微細凹凸構造を形成することが好ましい。
前記異方性エッチング工程において、エッチング溶液中に含窒素複素環化合物を0.1g/L以上、100g/L以下含むことが好ましい。
ここで「略全面」とは、基板の表面の90%以上に角錐状の微細凹凸構造(以下「微細凹凸構造」ともいう)が形成されていることをいう。中でもより光閉じ込め効果を向上させる観点から、95%以上が好ましく、100%(すなわち全面に形成されていること)がより好ましい。
中でも、前記多角錐状構造の形成の容易性の観点からピラジンが好ましい。
なお、本発明においては、上述のようにヘテロ接合太陽電池に限定されること無く、例えば単結晶シリコン基板を有する他の太陽電池にも適用可能である。
[実施例1]
実施例1のヘテロ接合太陽電池を、以下のようにして製造した。
[比較例1]
エッチング溶液としてピラジンを添加しなかったこと以外は、実施例と同様にして太陽電池セルが作製された。
Claims (7)
- 一導電型単結晶シリコン基板を用いた結晶シリコン太陽電池であって、
該基板は、光入射面側表面の略全面に、角錐状の微細凹凸構造が形成されており、
前記微細凹凸構造は、複数の凹凸部により構成されており、かつ、頂点から延びる辺が5本以上である多角錐状構造を90%以上有する、結晶シリコン太陽電池。 - 前記複数の凹凸部のうちの、ある凹凸部の頂点Tから延びる辺を通る、前記基板表面に垂直な断面において、前記頂点Tの平均角度をθTとしたとき、
前記多角錐状構造は、θT=95〜120°を満たす凹凸部を有する、請求項1に記載の結晶シリコン太陽電池。 - 前記一導電型単結晶シリコン基板の光入射面上に実質的に真性なシリコン系薄膜層を有する、請求項1または2に記載の結晶シリコン太陽電池。
- 前記一導電型単結晶シリコン基板の光入射面上に、実質的に真性なシリコン系薄膜層と逆導電型シリコン系薄膜層をこの順に有し、
前記逆導電型シリコン系薄膜層は、非晶質もしくは微結晶シリコン系薄膜層である、請求項1または2に記載の結晶シリコン太陽電池。 - 請求項1〜4のいずれか1項に記載の結晶シリコン太陽電池を用いた太陽電池モジュール。
- 請求項1〜4のいずれか1項に記載の結晶シリコン太陽電池の製造方法であって、前記一導電型単結晶シリコン基板の光入射面側表面を異方性エッチングすることにより前記微細凹凸構造を形成する、結晶シリコン太陽電池の製造方法。
- 前記異方性エッチング工程において、エッチング溶液中に含窒素複素環化合物を0.1g/L以上、100g/L以下含む、請求項6に記載の結晶シリコン太陽電池の製造方法。
