Abstract
【解決手段】
本発明による金属配線エッチング液は、過酸化水素、酸化剤、フッ素化合物、キレート剤、硝酸系化合物、ホウ素系化合物、添加剤、及び残量の水を含むことを特徴とする。

Description
過酸化水素10重量%、酸化剤2重量%、フッ素化合物0.5重量%、キレート剤1重量%、硝酸系化合物1重量%、ホウ素系化合物0.1重量%、添加剤0.3重量%、前記組成物に加えて全体で100重量%まで脱イオン水を混合して、エッチング液組成物を製造した。
上記実施形態1と主な物質は同一であるが、下記の表1に表したように含有量は互いに異なる。
実施形態5〜実施形態8は、実施形態1と主な物質は同一であるが、下記の表2に表したように含有量は互いに異なる。
この時その原理は次の通りである。
Mo+3H2O2⇔Mo6 ++3H2O+3/2O2↑
エッチング:Cu2+、Mo6+は、F−イオンによって溶解する。
Mo6 ++F−⇔MoF6(hydroscopic、water soluble)
Ti+F−⇔TiF4(hydroscopic、water soluble)
したがって、上記反応式で表されるように、本発明のエッチング液は、銅膜(Cu)、銅合金膜(Cu Alloy)、チタニウム膜(Ti)、チタニウム合金膜(Ti Alloy)、モリブデン膜(Mo)、モリブデン合金膜(Mo Alloy)、またはこれらが積層された多重膜などの多様な金属膜に使用することができる。
Claims (20)
- 過酸化水素5乃至15重量%、酸化剤0.5乃至5重量%、フッ素化合物0.1乃至1重量%、硝酸系化合物0.5乃至5重量%、及びホウ素系化合物0.05乃至1重量%を含む金属配線用エッチング液組成物。
- 前記金属配線は、銅膜、銅合金膜、チタニウム膜、チタニウム合金膜、モリブデン膜、モリブデン合金膜、またはこれらが積層された多重膜とすることができ、
多重膜の場合には、銅を含む第1層と、チタニウムまたはモリブデンを含む第2層とを含む、請求項1に記載の金属配線用エッチング液組成物。 - 前記酸化剤は、硫酸水素カリウム、硝酸ナトリウム、硫酸アンモニウム、硫酸ナトリウム、硫酸水素ナトリウム、またはこれらの混合物を含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記フッ素化合物は、酸性フッ化アンモニウム、フッ化ケイ酸、フッ化水素カリウム、フッ酸、またはこれらの混合物を含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記硝酸系化合物は、硝酸、硝酸カリウム、硝酸アンモニウム、硝酸ナトリウム、またはこれらの混合物を含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記ホウ素系化合物は、ホウ酸、ホウ酸塩、酸化ホウ素、ボラゾール、またはこれらの混合物を含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記エッチング液組成物は、キレート剤0.1乃至5重量%をさらに含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記キレート剤は、アミノ基及びカルボキシル基を含む有機キレート剤を含む、請求項7に記載の金属配線用エッチング液組成物。
- 前記キレート剤は、EDTA、イミノジアセト酸、ニトリロトリ酢酸、ジエチレントリニトリロペンタ酢酸、またはこれらの混合物を含む、請求項8に記載の金属配線用エッチング液組成物。
- 前記エッチング液組成物は、添加剤0.1乃至5重量%をさらに含む、請求項1に記載の金属配線用エッチング液組成物。
- 前記添加剤は、アゾール系化合物である5−アミノテトラゾール、1,2,3−ベンゾトリアゾール、メチルベンゾトリアゾール、イミダゾール、過水安定剤、またはこれらの混合物を含む、請求項10に記載の金属配線用エッチング液組成物。
- ゲート電極を含むゲート線を形成する段階と、
前記ゲート線と交差するデータ線を形成する段階と、
前記ゲート電極と重畳する半導体を形成する段階とを含み、
前記ゲート線を形成する段階及び前記データ線を形成する段階のうちの少なくとも一つは、
銅を含む多層膜を積層する段階と、
前記多層膜を一括してエッチングする段階とを含み、
前記多層膜を一括してエッチングする段階は、
過酸化水素5乃至15重量%、酸化剤0.5乃至5重量%、フッ素化合物0.1乃至1重量%、硝酸系化合物0.5乃至5重量%、及びホウ素系化合物0.05乃至1重量%を含むエッチング液組成物を使用する薄膜トランジスタ表示板の製造方法。 - 前記金属配線は、銅膜、銅合金膜、チタニウム膜、チタニウム合金膜、モリブデン膜、モリブデン合金膜、またはこれらが積層された多重膜とすることができ、
多重膜の場合には、銅を含む第1層と、チタニウムまたはモリブデンを含む第2層とを含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。 - 前記酸化剤は、硫酸水素カリウム、硝酸ナトリウム、硫酸アンモニウム、硫酸ナトリウム、硫酸水素ナトリウム、またはこれらの混合物を含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
- 前記フッ素化合物は、酸性フッ化アンモニウム、フッ化ケイ酸、フッ化水素カリウム、フッ酸、またはこれらの混合物を含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
- 前記硝酸系化合物は、硝酸、硝酸カリウム、硝酸アンモニウム、硝酸ナトリウム、またはこれらの混合物を含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
- 前記ホウ素系化合物は、ホウ酸、ホウ酸塩、酸化ホウ素、ボラゾール、またはこれらの混合物を含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
- 前記エッチング液組成物は、キレート剤0.1乃至5重量%をさらに含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
- 前記キレート剤は、アミノ基及びカルボキシル基を含む有機キレート剤を含み、
前記キレート剤は、EDTA、イミノジアセト酸、ニトリロトリ酢酸、ジエチレントリニトリロペンタ酢酸、またはこれらの混合物を含む、請求項18に記載の薄膜トランジスタ表示板の製造方法。 - 前記エッチング液組成物は、添加剤0.1乃至5重量%をさらに含み、
前記添加剤は、アゾール系化合物である5−アミノテトラゾール、1,2,3−ベンゾトリアゾール、メチルベンゾトリアゾール、イミダゾール、過水安定剤、またはこれらの混合物を含む、請求項12に記載の薄膜トランジスタ表示板の製造方法。
