【解決手段】少なくとも1つのNa2O含有多成分基板ガラスを有し、その際、基板ガラスは相分離しておらず、且つ25〜85ミリモル/lのβ−OH含有量を有する薄膜太陽電池によって解決される。

Description
DE10005088及びJP11−135819Aには、化合物半導体ベースの薄膜−光起電−モジュール用のガラス基板が記載される。DE10005088では、CTEが、第一の膜のCTE、裏面接触(例えばモリブデンからの)のCTEに対して整合されていた。そのような基板上では、ガラス基板とCIGS半導体膜とのCTE不整合によって、Mo被覆されたガラス基板に対するCIGS膜の接着は保証されていない。加えて、これらの基板はホウ素を含有し、それは特に高い温度で、すなわち>550℃で、基板からガスとして放出する可能性があり、且つCIGS中で半導体毒として作用する。ホウ素を含有してよいが、しかし、それをガス放出し得ず、それゆえ堆積処理を妨害せず、従って半導体膜を損失させない基板が望ましいとされている。
JP11−135819Aには、CTE不整合を有さない基板が記載される。しかしながら、これらのガラスは高い割合のアルカリ土類金属イオンを含有し、それによりアルカリ金属イオンの基板中での移動度は激しく低下されるか、もしくは妨げられることになる。一般的に、アルカリ金属イオンが化合物半導体薄膜の堆積中に重要な役割を果たし、それゆえにまた、物理的な位置のみならず時間的にもアルカリ金属イオンの放出を可能にする堆積処理用の基板の提供が所望されていることは公知である。加えて、このアルカリ金属イオンの移動度は、SiO2/Al2O3>8の不都合なモル比によって更に制限されている。そのようなガラス構造は、酸素アニオン副格子中で構造要素Al3+/Na+のような十分な拡散経路を持たないSi4+−酸素−四面体の構造要素によって支配されている。
DE19616679C1及びDE19616633C1には、類似したガラス組成物を有する材料が記載される。しかしながら、この材料はヒ素を含有し、それはこれらの膜系での半導体毒であり、且つ、特に高い温度でガスとして放出される可能性があり、それに従って半導体膜を汚染する。それゆえ、この材料はCIGSベースの太陽電池用のガラス基板として適していない。ここでは、代替的なリファイナーによってヒ素不含の基板を使用すること、施与されたバリア層によってヒ素のガス発生を防止することや、又はガラス基板の目的に応じた改質によってガス発生を阻害する必要がある。
しかしながら、ソーダライムガラスが使用される場合、基板から半導体膜中へのアルカリ金属イオンの位置的及び特に時間的な放出のいずれも非常に不均一である。
WO94/07269において、この問題は、ガラスから半導体膜中へのナトリウムの拡散をブロックするために、バリア層を裏面接触層による被覆前にガラス表面に施与する(通常SixNy、SiOxNy又はAl2O3)ことによって解決される。次いでナトリウムは、更なる処理工程においてバリア層上の又は裏面接触層上の層として添加される(頻繁にNaF2の形で)が、しかし、これは処理時間及び処理費用を著しく高める。
この堆積法の更なる欠点は、背面接触膜からの吸収膜の剥離が頻繁に観察されており、且つ太陽電池製造の間の収量の悪化につながる可能性があり、特にそれも屋外適用の場合に、日中/夜間又は季節間の移り目での温度変化負荷の結果として起こる。US4,915、745又はDE4333407からは、中間層によって改善された接着を得られることが公知である。しかしながら、そのような付加的な処理工程を省略することが望ましいとされている。
更に本発明の課題は、高い耐食性、耐熱性及び機能性の基板ガラス上での高効率の薄膜太陽電池の製造法を提供することであり、その際、半導体堆積法は、少なくとも1つの高温工程、すなわち>550℃の温度工程を有するべきである。
− ガラス基板に基づく温度の制限と、同時に膜系に対してCTEを整合させること、
− 特に平面モジュール、例えばソーダライム基板ガラスの場合に高い温度で処理した際に起こる、熱誘起による基板ガラスの変形、
− 従来技術DE10005088、DE19616679、DE19616633に相当するガラス基板の場合に当てはまる、高い温度での堆積処理の間に半導体膜中に取り込まれる可能性のある半導体毒、
− WO94/07269とは対照的に、付加的な処理工程を有さない堆積処理の間の半導体膜中へのアルカリ金属イオンの物理的な位置に関して及び時間的に不均一な導入、
− ガラス基板自体の不十分な剛性及び堆積の間の処理条件にも基づくガラス基板厚さの制限、
− 腐食の問題、
− 接着の問題、
− 結晶成長自体の間の不均一性、
− 特に冷却プロセス、それにより速い堆積処理(処理量)における処理時間の制限、
− 十分に高くはない効率、
− 低い収量。
更に、本発明による太陽電池の基板ガラスが、
− 550℃より高い、特に600℃より高いガラス転移温度Tgを有し、且つ/又は、
− 20℃〜300℃の温度範囲内で、7.5×10-6/Kより大きい、特に8.0×10-6/K〜9.5×10-6/Kの熱膨張係数α20/300を有し、且つ/又は、
− B2O3 1質量%未満、BaO 1質量%未満及びCaO、SrO+ZnO 計3質量%未満を含有し、且つ/又は
− 0.95より大きい基板ガラス成分(Na2O+K2O)/(MgO+CaO+SrO+BaO)のモル比を有し、且つ/又は
− 8.8より小さい、特に7より小さい基板ガラス成分SiO2/Al2O3のモル比を有する場合に好ましいことがわかった。
特に好ましいのは、上記の全ての特徴が存在している場合である。
a) 基板ガラス、特にNa2O含有多成分基板ガラスを準備する工程、その際、基板ガラスは25〜80ミリモルのβ−OH含有量を有し、且つ、基板ガラスは相分離していない、
b) 基板ガラスに金属膜を施与する工程、その際、金属膜は、薄膜太陽電池の裏面電極を形成する、
c) >550℃の温度での少なくとも1つの高温工程を有する、化合物半導体材料、特にCIGS化合物半導体材料の、真性p型伝導性の多結晶膜を施与する工程、
d) 特に、バッファー層と後続の窓層との組み合わせにより、p/n接合を施与する工程
を有する。
α=1/d*Ig(1/Ti)[cm-1]、その際、Ti=透過率TとのT/P。
更に、含水量をc=α/eから算出し、その際、eは、実際の吸光係数[l*Mol-1*cm-1]であり、且つ、上記の評価範囲において、H2O 1モルに対するe=110 l*Mol-1*cm-1]の一定値として使用する。値eは、H.Frank及びH.Scholzeによる論文"Glastechnischen Berichten(ガラス技術報告書)"第36巻、第9号、第350頁の中で読み取ることができる。
本発明は、そのキャリア機能以外に、半導体製造処理において能動的な役割を果たし、且つ光活性の化合物半導体膜に対する高い温度での最適なCTE整合に基づき、高い熱安定性(すなわち、高い剛性)と化学安定性(すなわち、高い耐食性)のいずれも有する基板ガラスを包含する。
本発明はまた、基板ガラス上に堆積された高温処理からのタンデム型−、マルチ接合型−又はハイブリッド型薄膜太陽電池モジュール及びそのようなモジュールの製造法も包含する。
a) 要求された条件を満たす基板を準備する工程、
b) 塩酸含有洗浄剤中での表面不純物及び表面付近のナトリウムイオンの酸浸出によって基板ガラスを精製及びプリコンディショニングする工程、
c) 基板上に金属膜を形成する工程、その際、金属層は、薄膜太陽電池構造における裏面電極を形成し、且つ構造段又は構造破面を有さない、好ましくは単層系である、
d) 少なくとも1つの高温工程を伴う、化合物半導体材料、特に有利にCIGSベースの真性p型伝導性の多結晶層を形成する工程、
e) 薄いバッファー層、例えば数nmの厚さのCdS層、及び続けてn型伝導性の透明TCO、例えばZnO又はZnO:Al又はその組み合わせ物の導入によりp/n接合を形成する工程、
f) 種々の堆積工程の間にモノリシックな直列配置を形成するか、又は金属フィンガー及び集電軌条を有する前面接触グリッドを施与する工程、
g) 薄膜モジュールのカプセル封じ工程。

特にボロアルミノシリケートガラスの高い膨張係数のために、Al2O3に対するアルカリ金属イオン総量のモル比が重要である。ここで意想外にも見出された0.6〜3.0のアルカリ金属酸化物/酸化アルミニウムの非常に狭い比率のみが580℃から680℃の間の高いTgと、同時に7.5×10-6/Kより大きい熱膨張係数の高い効率、それゆえ要求されているCTEの両方の要求を満たす。
含水量は、市販の分光計を用いて、相応する校正標準の使用下で2500〜6000nmの波長領域内で測定することができる。
意想外にも、これは、DE10005088、DE19616679、DE19616633に記載されるような、例えばホウ素含有アルミノシリケートガラス又は水に乏しいアルミノシリケートとは対照的に、高アルカリ領域もしくは低アルカリ領域との物理的な相分離を有さない基板ガラスを用いることによってのみ達成されることを見出した。基板ガラスは、Naイオン/Na原子をTg付近の温度で放出すべきであるが、これはアルカリ金属イオンの高められた移動度を必要とする。
意想外にも、上記組成を有するガラスのような水含有ガラス中でのアルカリ金属イオンの移動度が、アルカリ土類金属イオンの高められた割合にも関わらず(それは、高いTgと共に同時に高い熱膨張の要求を満たすが、しかし、より小さいナトリウムイオンがガラス構造中で拡散することを妨げる)更に与えられることが見出された。本発明によるガラス中でのナトリウムイオンのイオン移動度及びそれらのより容易な交換性は、特にガラス構造中の残留含水量によって有利に影響を及ぼされ、これは、結晶格子中での水に富んだ原料の選択によって、例えばAl2O3の代わりにAl(OH)3によって、且つ酸素燃焼としても公知である、溶融処理における酸素富化ガス雰囲気によって実現されることができる。驚くべきことに、SiO2/Al2O3の見出された比率もまた、アルカリ金属イオンの高い移動度にとって必要であることがわかった。
相分離は示さないが、しかし、アルカリ金属イオンの高い移動度を示す基板の場合、アルカリ金属イオンは、物理的な位置ついて均一に基板面積全体にわたってその上に重なる膜に放出されるか、もしくはこれらを通過して拡散されることができる。アルカリ金属イオンの放出は、>600℃のより高い温度ですら中断されない。加えて、そのような基板は、その上に堆積されたモリブデンと化合物半導体との機能膜に関して改善された接着特性を示す。高温処理において、化合物半導体膜は理想的な形で成長し、すなわち、面全体にわたって均一な結晶成長及び、それと結び付いてより高い収量を実現することができ、また堆積処理中のアルカリ金属イオンの十分に高い貯蔵を保証することができる。
更なるコンディショニング工程では、目的に合わせて、ガラス基板の上部領域中でのアルカリ金属イオン、例えばK、LiがNaで又はその逆といった仕方で交換されることができる。このように、異なる組成を有するガラス(表1を参照のこと)は、それらが物理的な位置について及び時間的に均一である、正確に1種類のアルカリ金属イオンの放出を可能にするように調整することができる。
上記組成を有する基板ガラスを、>600℃の温度で高い形状安定性を有するように製造し、且つ仕上げ処理した。この形状安定性は、いわゆる剛性として表現することができ、それは、なかでも>70kN/mm2のガラスの弾性率によって、及び軟化点(SP)とガラス転移温度(Tg)との間の大きな差によって示される。意想外にも、≧200℃のSP−Tg温度差が、従来技術からの3〜3.5mmの基板ガラス厚さを、基板ガラスの剛性を損失することなく2.5mm未満に減少させることが可能であるとわかった。
基板ガラス厚さのこの減少により、基板ガラスを通過するより速い熱輸送が実現され得、これにより半導体堆積処理に際して処理操作を加速できるようになり、結果的に処理時間が節約される。特に、例えば冷却行程を明らかに軽減することができ、それは処理時間以外に資本経費も減らす。より薄い基板ガラスは、同様に基板ガラス自体にとって、より少ない材料費及び製造費を意味し、且つインライン装置中での被覆処理を含んだ基板ガラスの損失のない輸送に基づき、太陽電池製造においてより良いコストバランスを生み出すことができる。曲がった基板ガラスは、例えば処理チャンバ−ロックの点で問題であり、且つ相当な収量損失につながり得る。加えて、太陽電池が曲がっていない場合、積層処理にとって甚だしく有利である;ここでも、完全に平面ではない基板ガラスは収量損失につながり得る。
基板ガラス表面が時間と共に老化し、且つその本来活性の表面を失うことは公知である。驚くべきことに、金属被膜によるガラス表面の被覆が、この活性を保持することがわかった。これには、特にタングステン、銀、バナジウム、タンタル、クロム、ニッケル、特に有利にモリブデンによる被覆が該当する。金属被膜は、0.2〜5μm、特に有利に0.5〜1μmの厚さを有し、且つ0.6×105〜2×105ohm.cm、特に有利に0,9×105〜1.4×105ohm.cmの伝導率を有する。
更に驚くべきことに、結晶化に対しての相応する安定性と一緒に上記組成の高温安定性基板ガラスにおいて相分離は(上記の通り)観察できないことに基づき、基板ガラスへの金属裏面接触の特に良好な接着を得られることがわかった。"チョコレートペーパー(chocolate paper)"とも呼ばれる、例えば数カ所での層の剥離といった、ソーダライムガラスの場合に頻繁に観察される問題は、金属裏面接触で本発明により被覆された基板において、特に有利に金属裏面接触がほとんど又は全く構造段を有さない単層系である場合、観察されなかった。意想外にも、上記基板ガラスにおいて観察されなかった相分離が、従来の基板と比較して、金属裏面接触に対するCIGS膜の際立って優れた接着も生じさせることが見出された。いわゆるシーケンシャル処理において、ソーダライムガラス上では頻繁にCIGS膜/裏面接触の界面での空洞、いわゆる"深部空所(underground garage)"が発見され、小さいアイランドのみが接着を兼ねている。対照的に、特に高温工程と結び付いた上記基板ガラスをベースとする本発明による太陽電池の場合、全面積での接着が見られ、これに起因するものとみなすことができるのは、基板ガラスからの物理的な位置に関して及び時間的に均一なナトリウムイオンの放出と、構造段の回避に基づく金属裏面接触層を通過するこれらの物理的な位置に関して及び時間的に均一な拡散である。
Claims (4)
- 少なくとも1つのNa2O含有多成分基板ガラスを有する薄膜太陽電池において、前記基板ガラスが、相分離しておらず、且つ25〜80ミリモル/lのβ−OH含有量を有することを特徴とする薄膜太陽電池。
- 前記基板ガラスが、
− 550℃より高い、特に600℃より高いガラス転移温度Tgを有し、且つ/又は、
− 20℃〜300℃の温度範囲内で、7.5×10-6/Kより大きい、特に8.0×10-6/K〜9.5×10-6/Kの熱膨張係数α20/300を有し、且つ/又は、
− B2O3 1質量%未満、BaO 1質量%未満及びCaO+SrO+ZnO 計3質量%未満を含有し、且つ/又は
− 0.95より大きい基板ガラス成分(Na2O+K2O)/(MgO+CaO+SrO+BaO)のモル比を有し、且つ/又は
− 8.8より小さい、特に7より小さい基板ガラス成分SiO2/Al2O3のモル比を有することを特徴とする、請求項1記載の薄膜太陽電池。 - 前記太陽電池が、平面形、弓形、球形又は円柱形の薄膜太陽電池であることを特徴とする、請求項1又は2記載の薄膜太陽電池。
- 薄膜太陽電池の製造法において、前記方法が、以下の工程:
a) Na2O含有多成分基板ガラスを準備する工程、その際、前記基板ガラスは、25〜80ミリモル/lのβ−OH含有量を有し、且つ前記基板ガラスは相分離していない、
b) 前記基板ガラスに金属層を施与する工程、その際、前記金属層は、前記薄膜太陽電池の裏面電極を形成する、
c) >550℃の温度での少なくとも1つの高温工程を有する、化合物半導体材料、特にCIGS化合物半導体材料の真性p型伝導性の多結晶膜を施与する工程、
d) p/n接合を施与する工程を有することを特徴とする製造法。
