Abstract
【解決手段】本発明の太陽電池2は、Ib族元素、IIIb族元素及びVIb族元素を含むp型半導体層8と、Ib族元素、IIIb族元素、VIb族元素及びZnを含み、p型半導体層8上に形成されたn型半導体層10と、を備え、n型半導体層10におけるIb族元素の含有率が、n型半導体層10に含まれるIb族元素、IIIb族元素、VIb族元素及びZnの原子数の合計に対して15〜21原子%であり、n型半導体層10におけるZnの含有率が、n型半導体層10に含まれるIb族元素、IIIb族元素、VIb族元素及びZnの原子数の合計に対して0.005〜1.0原子%である。

上記式(A)中、Vocは開放電圧であり、Iscは短絡電流であり、F.F.は曲線因子であり、Pinは入射パワー密度である。
図1に示すように、本実施形態に係る太陽電池2は、ソーダライムガラス4(青板ガラス)と、ソーダライムガラス4上に形成された裏面電極層6と、裏面電極層6上に形成されたp型光吸収層8と、p型光吸収層8上に形成されたn型バッファ層10と、n型バッファ層10上に形成された半絶縁層12と、半絶縁層12上に形成された窓層14(透明導電層)と、窓層14上に形成された上部電極16(取り出し電極)と、を備える薄膜型太陽電池である。
本実施形態では、まず、ソーダライムガラス4上に裏面電極層6を形成する。裏面電極層6は、通常、Moから構成される金属層である。裏面電極層6の形成方法としては、例えばMoターゲットのスパッタリング等が挙げられる。
縦10cm×横10cm×厚さ1mmの青板ガラスを洗浄乾燥した後、Mo単体から構成される膜状の裏面電極をスパッタリングにより青板ガラス上に形成した。裏面電極の膜厚は1μmとした。
<p層用フラックス>
Cu:5.0×10−5Pa。
In:1.0×10−4Pa。
Ga:1.0×10−5Pa。
Se:3.0×10−3Pa。
<n層用フラックス>
Cu:1.8×10−5Pa。
Ga:3.0×10−5Pa。
S :3.0×10−3Pa。
Zn:2.0×10−6Pa。
比較例1では、実施例1と同様に、青板ガラス上に裏面電極を形成し、裏面電極上にp−CIGS層を形成した。p−CIGS層の形成に引き続き、同一の真空蒸着装置内でCdをp−CIGS層の表面に蒸着させ、p−CIGS層内へ熱拡散させた。これにより、p−CIGS層の表面をn型化し、pn接合を形成した。なお、Cdの蒸着を行う際、基板の温度を400℃に設定し、Cdのフラックスを1.0×10−5Paに設定した。n型化したp−CIGS層の表面上に、実施例1と同様の方法で、i−ZnO層、ZnO:Al層及び集電電極をそれぞれ形成することにより、比較例1の薄膜型太陽電池を得た。
n層用フラックスとして、Cu、Znの各フラックスを表1及び2に示す値に予め設定したこと以外は、実施例1と同様の方法で、実施例2〜20及び比較例2〜23の各薄膜型太陽電池を作製した。実施例2〜20及び比較例2〜23の各薄膜型太陽電池が備えるn−CIGS層におけるCu、Znの各含有率は表1及び2に示す値であった。なお、下記の表1〜6における「E−0N」(Nは自然数)との表記は、「×10−N」を意味する。
実施例1〜20、比較例1〜23の各薄膜型太陽電池の開放電圧を求めた。結果を表1及び表2に示す。また、実施例1〜20、比較例1〜23の各薄膜型太陽電池のn−CIGS層におけるCu、Znの各含有率と、各含有率に対応する開放電圧を示すグラフを図3に示す。なお、図3及び後述する図4及び5に示す「VCd」とは、比較例1の開放電圧であり、その値は580mVである。
実施例21〜40、比較例24〜45では、n−CIGS層を形成するための蒸着源として、Cu、In、Ga、Se及びZnを用いた。n層用フラックスとして、Cu及びZnの各フラックスを表3及び4に示す値に予め設定した。n層用フラックスとして、In、Ga及びSeの各フラックスを下記のように予め設定した。
In:1.0×10−4Pa
Ga:4.0×10−5Pa
Se:3.0×10−3Pa
以上の事項以外は、実施例1と同様の方法で、実施例21〜40及び比較例24〜45の各薄膜型太陽電池を作製した。実施例21〜40及び比較例24〜45の各薄膜型太陽電池が備えるn−CIGS層は、Cu、In、Ga、Se及びZnから構成されることが確認された。n−CIGS層に含まれるIn及びGaのモル数の合計とSeのモル数との比は1:2であった。n−CIGS層におけるCu及びZnの各含有率は、Cu、In、Ga、Se及びZnの全元素数に対して表3及び4に示す値であった。
実施例21〜40、比較例24〜45の各薄膜型太陽電池の開放電圧を、実施例1と同様の方法で求めた。結果を表3及び4に示す。また、実施例21〜40、比較例24〜45の各薄膜型太陽電池のn−CIGS層におけるCu、Znの各含有率と、各含有率に対応する開放電圧を示すグラフを図4に示す。
実施例41〜60、比較例46〜67では、n−CIGS層を形成するための蒸着源として、Cu、In、Ga、S及びZnを用いた。n層用フラックスとして、Cu及びZnの各フラックスを表5及び6に示す値に予め設定した。n層用フラックスとして、In、Ga及びSの各フラックスを下記のように予め設定した。
In:1.0×10−4Pa
Ga:4.0×10−5Pa
S :3.0×10−3Pa
以上の事項以外は、実施例1と同様の方法で、実施例41〜60及び比較例46〜67の各薄膜型太陽電池を作製した。実施例41〜60及び比較例46〜67の各薄膜型太陽電池が備えるn−CIGS層は、Cu、In、Ga、S及びZnから構成されることが確認された。p−CIGS層に含まれるIn及びGaのモル数の合計とSのモル数との比は1:2であった。n−CIGS層におけるCu及びZnの各含有率は、Cu、In、Ga、S及びZnの全元素数に対して表5及び6に示す値であった。
実施例41〜60、比較例46〜67の各薄膜型太陽電池の開放電圧を、実施例1と同様の方法で求めた。結果を表5及び6に示す。また、実施例41〜67、比較例46〜67の各薄膜型太陽電池のn−CIGS層におけるCu、Znの各含有率と、各含有率に対応する開放電圧を示すグラフを図5に示す。

- Ib族元素、IIIb族元素及びVIb族元素を含むp型半導体層と、
Ib族元素、IIIb族元素、VIb族元素及びZnを含み、前記p型半導体層上に形成されたn型半導体層と、を備え、
前記n型半導体層におけるIb族元素の含有率が、前記n型半導体層に含まれるIb族元素、IIIb族元素、VIb族元素及びZnの原子数の合計に対して15〜21原子%であり、
前記n型半導体層におけるZnの含有率が、前記n型半導体層に含まれるIb族元素、IIIb族元素、VIb族元素及びZnの原子数の合計に対して0.005〜1.0原子%である、
