Claims (5)

  1. シリコン単結晶ウエーハと研磨布との間に研磨スラリーを介在させて前記シリコン単結晶ウエーハを研磨する複数段の研磨工程のうち、最終段である仕上げ研磨工程の少なくとも終了時点における研磨速度を、５ｎｍ／ｍｉｎ以下として仕上げ研磨することを特徴とするシリコン単結晶ウエーハの仕上げ研磨方法。
  2. 前記仕上げ研磨工程において、常に研磨速度を５ｎｍ／ｍｉｎ以下として仕上げ研磨することを特徴とする請求項１に記載のシリコン単結晶ウエーハの仕上げ研磨方法。
  3. 前記仕上げ研磨における研磨速度を、前記研磨されるシリコン単結晶ウエーハと前記研磨布との相対速度を調節することにより調節することを特徴とする請求項１または請求項２に記載のシリコン単結晶ウエーハの仕上げ研磨方法。
  4. 前記仕上げ研磨における研磨代を、５ｎｍ以上とすることを特徴とする請求項１ないし請求項３のいずれか１項に記載のシリコン単結晶ウエーハの仕上げ研磨方法。
  5. 請求項１ないし請求項４のいずれか１項に記載のシリコン単結晶ウエーハの仕上げ研磨方法によって仕上げ研磨されたシリコン単結晶ウエーハであって、ウエーハ表面のＰＩＤが、直径３００ｍｍウエーハ換算で１００個未満であることを特徴とするシリコン単結晶ウエーハ。
