Abstract
【解決手段】 本発明に係る振込み方法は、振込みマスク200の表面を移動可能であり、かつマイクロボール340が供給される供給口320の周囲を回転するスキージ310によりマイクロボールに方向性を与えるヘッド300を用いて、振込みマスク200上に形成された複数の貫通孔210内にマイクロボール340を振り込む。この際、ヘッド300に振動を与えながらヘッド300を移動させ、マイクロボール340が振込みマスク200の貫通孔210と遭遇する確率を向上させ、貫通孔210内に振り込ませる。

Claims (9)
- マスクの表面上を水平方向に移動可能であり、導電性ボールを供給口から供給し、当該供給口の周囲に配置された回転部材により導電性ボールに方向性を与えることが可能なヘッドを用いて、マスク上に形成された複数の貫通孔内に導電性ボールを振り込む、振込み方法であって、
前記ヘッドをマスクの表面上を移動させるとき、前記ヘッドに振動を与え、導電性ボールをマスクの貫通孔内に振り込ませる、振込み方法。 - 前記ヘッドの振動方向は、前記回転部材の回転軸方向に直交する、請求項1に記載の振込み方法。
- 前記ヘッドの振動方向は、前記ヘッドの移動方向にほぼ直交する、請求項1に記載の振込み方法。
- 前記ヘッドは、マスクの表面を往復直線移動される、請求項1ないし3いずれか1つに記載の振込み方法。
- マスクの表面上を水平方向に移動可能であり、導電性ボールを供給口から供給し、当該供給口の周囲に配置された回転部材により導電性ボールに方向性を与えることが可能なヘッドを用いて、マスク上に形成された複数の貫通孔内に導電性ボールを振り込む、振込み方法であって、
前記ヘッドを蛇行させながらマスクの表面上を移動させ、導電性ボールをマスクの貫通孔内に振り込ませる、振込み方法。 - 前記ヘッドは、マスクの表面を往復移動される、請求項5に記載の振込み方法。
- マスクの表面上を水平方向に移動可能であり、導電性ボールを供給口から供給し、当該供給口の周囲に配置された回転部材により導電性ボールに方向性を与えることが可能なヘッドを用いて、マスク上に形成された複数の貫通孔内に導電性ボールを振り込む、振込み方法であって、
前記供給口の中心から偏心した位置に前記回転部材を複数配置し、前記ヘッドが回転されるとき、前記供給口から供給された導電性ボールが前記複数の回転部材によって変動を受け、マスクの貫通構内に振り込まれる、振込み方法。 - マスクは、X方向およびY方向に整列された複数の貫通孔を有する、請求項1ないし7いずれか1つに記載の振込み方法。
- 請求項1ないし8いずれか1つの振込み方法によって振り込まれた導電性ボールを有する半導体装置。
