ノズル障害モニタ168は、塗布処理部136において上記のようなレジスト塗布処理が行なわれる際にレジストノズル134の前方に障害があるか否かを検査するものである。上記のように基板Gを平流しのコロ搬送で搬入ユニット(IN)81に搬入する際に基板上面クリーナ126および基板下面クリーナ128により基板Gの上面および下面をそれぞれバキューム吸引法でクリーニングしており、さらにはステージ132の上面もステージクリーナ138により定期的にバキューム吸引法でクリーニングするので、ステージ132上に載置されている基板Gの上面に異物が付着している場合や、基板Gとステージ132との間に異物が挟まっている場合の発生頻度は従来装置におけるよりも格段に低い。しかしながら、搬入ユニット(IN)81からステージ132までの移送の間に基板Gの上面または下面に異物が付着する可能性や、ステージ132上に新たな異物が付着する可能性がある。また、クリーナ126,128,138によっても異物を完全に除去しきれない可能性もある。この実施形態では、リスクヘッジとしてノズル障害モニタ168を設けており、ステージ132上に載置されている基板Gの上面または下面に実質的な(塗布処理上支障のある)異物が付着していたり挟まっている場合には、以下に述べるようなノズル障害モニタ168の働きによってレジストノズル134と基板Gとの当接または摺接を未然に防止するようにしている。
