Abstract
効率は増加させることができるフォトダイオード及びそ
の製造方法を提供する。 【解決手段】基板と、基板上面に順に積層されたバッフ
ァ層及び光吸収層と、光吸収層の上部に形成され、表面
が凸レンズ形状の活性領域を有するエピタキシャル層
と、活性領域以外のエピタキシャル層の上部に形成され
た絶縁層と、絶縁層の上部に形成された第1金属電極
と、基板の底面に形成された第2金属電極と、からなる
ことを特徴とする。
Description
に利用されるフォトダイオード(Photodiode)及びその製
造方法に関する。
されており、これに応じて高速、低価格の光送受信モジ
ュールが要求されてきている。
必須部品であり、伝送容量の増加によってフォトダイオ
ードの変調速度も増加されるべきである。フォトダイオ
ードの変調速度を増加するには、素子の変調速度を決定
する要素の一つであるチップの静電容量(caparitance)
を減少する必要がある。この静電容量を減少するには、
活性領域の面積をさらに減少しなければならない。しか
し、活性領域の面積減少に比例して受光面積も減少する
ことになる。受光面積が減少すると、フォトダイオード
の光電変換効率が低下するだけでなく、パッケージ工程
で光ファイバとの結合効率が低下し、後続工程の自由度
が低下するといった問題が発生する。従って、静電容量
は減少させ、受光効率と光ファイバとの結合効率は増加
させる必要である。
構造を示す断面図であり、これを参照して従来技術を説
明すると、次の通りである。
活性領域9が光誘導電流(light-induced current)を発
生させ、平面構造を有するもので、基板1にバッファ層
2、光吸収層3、エピタキシャル層4を有機金属蒸着法
(Metallo-Organic ChemicalVapor Deposition)で順に形
成し、エピタキシャル層4上にSiNx層5を蒸着及び
パターニングした後、これを拡散マスクとして利用し拡
散源を活性領域が形成される位置に蒸着して、拡散工程
を遂行し平面接合(plane surface junction)を形成す
る。以後、SiO2層6、P型電極7、N型電極10を
形成する。
電流を発生させる活性領域9は、平面構造で形成されて
おり、実際の使用において活性領域に光を照射する場
合、拡散工程が遂行された表面に光を照射する表面照射
方式(front side illumination)が使用されるので、活
性領域の面積と受光部の面積が同一になる。フォトダイ
オードの変調速度を増加させるために活性領域の面積を
減少させると、これに比例して受光面積も減少される。
従って、上述したような光電変換効率の低下、光ファイ
バとの結合効率の低下による後続工程の自由度が減少す
るなどの問題がある。

に形成された第1金属電極と、基板底面に形成された第
2金属電極と、からなることを特徴とする。
はInP(りん化インジウム)で形成されているとよ
く、エピタキシャル層の活性領域は受光領域であると好
ましい。第1金属電極はP金属電極であるとよく、第2
金属電極はN金属電極であるとなおよい。

を選択的にエッチングして凸レンズ形状に形成する段階

形成する段階と、絶縁層を拡散マスクとして利用する拡
散工程を遂行して凸レンズ形状に形成された活性領域に
拡散層を形成する段階と、絶縁層の一端側上部に第1金
属電極を形成する段階と、基板底面に第2金属電極を形
成する段階と、からなることを特徴とする。

段階は、エピタキシャル層の上部に感光膜を塗布した
後、露光及び現象工程を通じて活性領域以外のエピタキ
シャル層の上部に感光膜マスクパターンを形成する段階
と、レンズ形成用エッチング溶液でエピタキシャル層を
ウェットエッチングする段階と、からなるとよい。ま
た、エピタキシャル層はInPで形成されているとよ
く、レンズ形成用エッチング溶液は臭化メタノールであ
るとなおよい。
層を形成する段階は、拡散領域を1以上の領域に分けて
2回以上実行されると好ましく、バッファ層、光吸収
層、エピタキシャル層は有機金属蒸着法で蒸着されると
なおよい。拡散層はZn拡散工程により前記凸レンズ形
状の活性領域に形成されるとなお好ましい。

関連した公知機能又は構成に関する具体的な説明は省略
する。

の結晶構造を有し、欠陥(defect)、誤整列(mismatch)な
どが少なく、クォリティー(quality)面が向上したもの
で、上部の光吸収層3の形成を容易にする。

通じて活性領域以外のエピタキシャル層4の上部に感光
膜マスクパターン20を形成する。レンズ形成用エッチ
ング剤である臭化メタノール(methanol bromide)溶液で
InPエピタキシャル層4をウェットエッチングする。
この工程で、InPエピタキシャル層4の活性領域の端
は、活性領域の中央に比べて、急速にエッチングが進
み、その結果、活性領域の表面に凸状のマイクロレンズ
8が形成される。このように活性領域の表面が凸レンズ
の形状になるので、表面積が広がり、2次元平面で定め
られる活性領域に比べて有効受光面積を広げることがで
きるようになる。また、図4に示したように、光信号の
入力時に、凸レンズの特性を生かして集光することがで
きる。ここで、矢印は光信号の入力方向を示している。
ーン20を除去し、一般的なSiN(またはSiO2)蒸
着、マスク及びエッチング工程を通じて活性領域以外の
InPエピタキシャル層4の上部にSiN絶縁膜5を形
成する。次に、Zn拡散工程を遂行してマイクロレンズ
8(micro-lens)に拡散層13を形成する。この時、マイ
クロレンズ8が平坦な平面ではないので、拡散工程特性
を考慮し、図示したように領域を分けて、1次、2次
(場合によっては数回)拡散(1ST diffusion, 2ND
diffusion)工程を進行する。1次拡散工程により形成さ
れた拡散層の深さは後続拡散工程を進行するほど深くな
るので、適切な工程条件でマイクロレンズ8の全体にか
けて均一な拡散層を形成することができる。

形が本発明の特許請求の範囲を逸脱しない限り、該当技
術分野における通常の知識をもつ者により可能なのは明

凸レンズ形態に形成することにより、2次元平面で定め
られる活性領域に比べて有効受光面積を広げることがで
きるので、チップの静電容量(capacitance)を一定に維
持しながら、実際の受光面積を増加させることができる
ようになる。
はずれても凸レンズ特性を生かして光吸収層に集光する
ことができるので、光結合効率を向上させることができ
るようなる。

面間のパターン整列工程が不要になる利点がある。

- 【請求項1】 基板と、 前記基板上面に順に積層されたバッファ層及び光吸収層
と、 前記光吸収層の上部に形成され、表面が凸レンズ形状の
活性領域を有するエピタキシャル層と、 活性領域以外の前記エピタキシャル層の上部に形成され
た絶縁層と、 前記絶縁層の上部に形成された第1金属電極と、 前記基板底面に形成された第2金属電極と、からなるこ
とを特徴とするフォトダイオード。 - 【請求項2】 前記エピタキシャル層はInPで形成さ
れている請求項1記載のフォトダイオード。 - 【請求項3】 前記エピタキシャル層の活性領域は受光
領域である請求項1記載のフォトダイオード。 - 【請求項4】 前記第1金属電極はP金属電極である請
求項1記載のフォトダイオード。 - 【請求項5】 前記第2金属電極はN金属電極である請
求項1記載のフォトダイオード。 - 【請求項6】 基板上面にバッファ層、光吸収層、エピ
タキシャル層を順に形成する段階と、 活性領域である前記エピタキシャル層を選択的にエッチ
ングして凸レンズ形状に形成する段階と、 活性領域以外の前記エピタキシャル層の上部に絶縁層を
形成する段階と、 前記絶縁層を拡散マスクとして利用する拡散工程を遂行
して前記凸レンズ形状に形成された活性領域に拡散層を
形成する段階と、 前記絶縁層の一端側上部に第1金属電極を形成する段階
と、 前記基板底面に第2金属電極を形成する段階と、からな
ることを特徴とするフォトダイオード製造方法。 - 【請求項7】 活性領域である前記エピタキシャル層を
選択的にエッチングして凸レンズ形状に形成する段階
は、 前記エピタキシャル層の上部に感光膜を塗布した後、露
光及び現象工程を通じて活性領域以外の前記エピタキシ
ャル層の上部に感光膜マスクパターンを形成する段階
と、 レンズ形成用エッチング溶液で前記エピタキシャル層を
ウェットエッチングする段階と、からなる請求項6記載
のフォトダイオード製造方法。 - 【請求項8】 前記エピタキシャル層はInPで形成さ
れている請求項7記載のフォトダイオード製造方法。 - 【請求項9】 前記レンズ形成用エッチング溶液は臭化
メタノールである請求項7記載のフォトダイオード製造
方法。 - 【請求項10】 前記凸レンズ形状に形成された活性領
域に拡散層を形成する段階は、拡散領域を1以上の領域
に分けて2回以上実行される請求項6記載のフォトダイ
オード製造方法。 - 【請求項11】 前記バッファ層、光吸収層、エピタキ
シャル層は有機金属蒸着法で蒸着される請求項6記載の
フォトダイオード製造方法。 - 【請求項12】 前記拡散層はZn拡散工程により前記
凸レンズ形状の活性領域に形成される請求項6記載のフ
ォトダイオード製造方法。
