【特許請求の範囲】
【請求項１】 原版に形成されたパターンをプレートに結像する結像光学系を有する露光装置において、該結像光学系中の少なくとも１個の光学部材の姿勢を測定する測定手段を有し、
該測定手段の測定結果に基づいて原版、該光学部材およびプレートのうちの少なくともいずれかの駆動を行うことを特徴とする露光装置。
【請求項２】 前記駆動を露光中に行うことを特徴とする請求項１に記載の露光装置。
【請求項３】 前記光学部材は台形鏡であることを特徴とする請求項１に記載の露光装置。
【請求項４】 請求項１乃至３のいずれかに記載の露光装置を用いてウエハを露光するステップと、該露光されたウエハを現像するステップとを有することを特徴とするデバイス製造方法。

【請求項３】 前記光学部材は台形鏡であることを特徴とする請求項１に記載の露光装置。
【請求項４】 請求項１乃至３のいずれかに記載の露光装置を用いてウエハを露光するステップと、該露光されたウエハを現像するステップとを有することを特徴とするデバイス製造方法。
本発明の目的は、このような光学部材の姿勢変動による転写像のずれを低減させることにある。

【課題を解決するための手段】
上記目的を達成するため本発明の露光装置は、原版に形成されたパターンをプレートに結像する結像光学系を有する露光装置において、該結像光学系中の少なくとも１個の光学部材の姿勢を測定する測定手段を有し、該測定手段の測定結果に基づいて原版、該光学部材およびプレートのうちの少なくともいずれかの駆動を行うことを特徴とする。
