Description
Claims (1)
- 【特許請求の範囲】 1.a)ホルムアルデヒドを1種類以上のフェノール化合物と,酸触媒の存在下 に縮合反応させ、そして縮合反応の終了後に水溶性溶剤を添加し; b)この縮合生成物を水の添加によって沈殿させ、液体を除きそしてそれによっ て液体と一緒に未反応フェノール化合物も除き; c)この沈殿物をノボラック樹脂溶剤に溶解し、残留水を除き、それによって水 不溶性で水性アルカリ溶解性造膜性ノボラック樹脂を製造する ことを特徴とする、水不溶性で水性アルカリ溶解性ノボラック樹脂の製造方法。 2.酸触媒が蓚酸、マレイン酸、無水マレイン酸、硫酸またはp−トルエンスル ホン酸である請求項1に記載の方法。 3.水溶性溶剤がアセトンまたはC1〜C3−アルキルアルコールである請求項 1に記載の方法。 4.水溶性溶剤がメタノールである請求項1に記載の方法。 5.a)ホルムアルデヒドを1種類以上のフェノール化合物と、酸触媒の存在下 に縮合反応させ、そして縮合反応の終了後に水溶性溶剤を添加し; b)この縮合生成物を水の添加によって沈殿させ、液体を除きそしてそれによっ て液体と一緒に反応フェノール化合物も除き; c)この沈殿物をノボラック樹脂溶剤に溶解し、残留水を除き、それによって水 不溶性で水性アルカリ溶解性造膜性ノボラック樹脂を製造し、 d)1)フォトレジスト組成物を感光性にするのに十分な量の感光性成分、2) 上記の水不溶性で水性アルカリ溶解性の造膜性ノボラック樹脂および3)適当 なフォトレジスト溶剤の混合物を準備し、そしてそれによってフォトレジスト 組成物を生成する ことを特徴とする、ポジ型フォトレジスト組成物の製造方法。 6.酸触媒が蓚酸、マレイン酸、無水マレイン酸、硫酸またはp−トルエンスル ホン酸である請求項5に記載の方法。 7.フォトレジスト溶剤をプロピレングリコール−メチルエーテルアセテート、 2−ヘプタノン、エチルラクテートおよびエチル−3−エトキシプロピオネー トより成る群から選択する請求項5に記載の方法。 8.水溶性溶剤がアセトンまたはC1〜C3−アルキルアルコールである請求項 5に記載の方法。 9.水溶性溶剤がメタノールである請求項5に記載の方法。 10.a)ホルムアルデヒドを1種類以上のフェノール化合物と、酸触媒の存在 下に縮合反応させ、そして縮合反応の終了後に水溶性溶剤を添加し; b)この縮合生成物を水の添加によって沈殿させ、液体を除きそしてそれによっ て液体と一緒に反応フェノール化合物も除き; c)この沈殿物をノボラック樹脂溶剤に溶解し、残留水を除き、それによって水 不溶性で水性アルカリ溶解性の造膜性ノボラック樹脂を製造し、 d)1)フォトレジスト組成物を感光性にするのに十分な量の感光性成分、2) 上記の水不溶性で水性アルカリ溶解性造膜性ノボラック樹脂および3)適当な フォトレジスト溶剤の混合物を準備し、そしてそれによってフォトレジスト組 成物を生成し、 e)適当な基体に上記フォトレジスト組成物を塗布し、 f)フォトレジスト溶剤の実質的に全てを除くまで被覆された基体を熱処理し; 感光性組成物を画像を写す様に露光しそしてかゝる材料の画像露光領域を適当 な現像剤、例えば水性アルカリ現像剤で溶出し、場合により、溶出段階の直前 または直後に基体をベーキングする ことを特徴とする、適当な基体に光画像を形成することによって半導体部品を 製造する方法。 11.酸触媒が蓚酸、マレイン酸、無水マレイン酸、硫酸またはp−トルエンス ルホン酸である請求項10に記載の方法。 12.フォトレジスト溶剤をプロピレングリコールーメチルエーテルアセテート 、2−ヘプタノン、エチルラクテートおよびエチル−3−エトキシプロピオネ ートより成る群から選択する請求項10に記載の方法。 13.水溶性溶剤がアセトンまたはC1〜C3−アルキルアルコールである請求 項10に記載の方法。 14.水溶性溶剤がメタノールである請求項10に記載の方法。
