Abstract

A kisebbségi töltéshordozó élettartam egy igen jellemző paraméter afélvezető anyagok illetve eszközök tisztaságának leírására. Atöltéshordozó élettartam meghatározásának egyik alapvető módja amikrohullámú refleksziómérésen alapul. A mérés célja ugyanakkor atérfogati anyag tulajdonságainak meghatározása, ezért a vizsgálatsorán a felületi folyamatokat ki kell küszöbölni, azaz a felületetpassziválni kell. Eközben lehetőleg kerülni kell a mintábanlétrehozott maradandó változásokat. A jelen találmány tárgya egy olyanpassziválási eljárás és azt megvalósító elrendezés, mely a félvezetőkszabad töltéshordozó élettartamának mérése során a zavaró felületifolyamatokat hatékonyan kiküszöböli úgy, hogy a félvezető anyagtérfogati illetve felületi tartományában semmilyen lényeges maradandóváltozást nem hoz létre.
