Description
- Die Erfindung betrifft eine röntgenoptische Anordnung zum Beleuchten einer Probe mit einem Röntgenstrahl, der einen strichförmigen Querschnitt aufweist, wobei die Anordnung eine Röntgenquelle sowie eine strahlkonditionierende Röntgenoptik enthält.
- Eine derartige ist etwa bekannt aus dem Bruker AXS Prospect "Super Speed Solutions" (2003 Bruker AXS, Karlsruhe).
- In der Röntgendiffraktometrie (XRD) werden an dreidimensionalen periodischen Strukturen auf atomarer Skala (Kristalle) gemäß dem Bragg'schen Gesetz Interferenzen (Reflexe) erzeugt. Die Winkel-Lage der Reflexe und deren Intensität enthalten wichtige Informationen über die atomare- und Mikrostruktur der zu untersuchenden Substanzen.
- Punktquellen kommen in der Röntgendiffraktometrie zur Anwendung, wenn punktförmige Objekte untersucht werden sollen, etwa kleine Kristalle mit Kantenlängen von 10 bis 100 Mikrometer, oder falls auf größeren Probenoberflächen wie Halbleiterwafer mit lokaler Auflösung bis hinunter zu einigen wenigen 10 mikrometer-quadrat gemessen werden soll.
- Strichquellen kommen hingegen zur Anwendung, wenn man größere Probenoberflächen untersuchen will. Dies ist typisch für die Verwendung der Bragg-Brentano Geometrie zur Ermittlung von kristallinen Phasen in einer Probe, aber auch in der Hochauflösungsdiffraktometrie und -Reflektometrie. Die Nutzung von Strichquellen hat üblicherweise zwei Vorteile: erstens werden die von der Kathode kommenden Elektronen und damit der Strom über eine größere Fläche auf der Anode verteilt (zum Beispiel 0.4 x 12 mm2 bei einer Langfeinfokus Röhre). Somit kann typischerweise eine sehr hohe Leistung eingeprägt werden, ohne dass die Anode aufgrund der Wärmebeladung schmilzt. Der zweite Vorteil ergibt sich daraus, dass der Röntgenstrahl üblicherweise unter einem Winkel von der Anode abgenommen wird, welcher bei kommerziellen Metall-Keramik Röhren etwa 6° ist. Dadurch ist der sichtbare Brennfleck nur noch 0.04 x 12 mm2, und gerade die 0.04 mm wirken sich dadurch aus, dass die erzielte Winkelauflösung im Diffraktionsexperiment viel besser ist, als bei vergleichbaren Punktquellen.
- Die 0.4 x 12 mm2 Röntgenröhre besitzt ein zweites Röntgendurchlässiges Fenster, 90° zum Strichfokusfenster. Unter 6° Abgriffwinkel ist dann der Brennfleck 0.4 x 1.2 mm2 groß. Der Röntgenstrahlfluß ist exakt genau so groß, wie durch das Fenster für den Strichfokus, aber durch die größere Ausdehnung des Brennflecks in x-Richtung ist die Winkelauflösung im Experiment deutlich schlechter. Allerdings gibt es auch Diffraktionsexperimente, wie etwa Textur oder Eigenspannung, bei denen es nicht auf die Winkelauflösung ankommt.
- Punktquellen, die eine vergleichbare Auflösung wie die Strichquellen liefern würden, müssten also einen etwa 0.04 x 0.04 mm2 Brennfleck haben. Das sind Mikrofokusquellen, die allerdings dann nur bei 50 W funktionieren, weil die Flächenbelastung mit Elektronen sonst die Anode zum Schmelzen bringen würde.
- Zusätzlich trägt beim Strichfokus mehr Probenmaterial zur Streuung bei, wodurch mehr Strahlung gestreut wird, das Signal wird also größer - wodurch wiederum Messzeit gespart und/oder das Signal-zu-Rausch-Verhältnis verbessert werden kann.
- Um die gesamte Bandbreite der Messmethoden von dünnen Schichten, Mikro- und Nanostrukturen mit Hilfe der Röntgendiffraktometrie durchführen zu können, muss bei handelsüblichen Röntgendiffrakometern zwischen Strichfokus- und Punktfokusquellen umgebaut werden. Ein solcher Umbau ist extrem aufwendig und zeitintensiv, da entweder bei Glas-Keramik Röhren die Röntgenröhre gedreht werden muss oder bei Drehanoden Kathode, Filament und Einbaurichtung geändert werden müssen. Entsprechend müssen die dazugehörigen Optiken getauscht und meist aufwendig neu justiert werden. Dies behindert insbesondere den Einsatz von Mikrofokusquellen oder anderen brillanten Röntgenquellen.
- Aus der
US2004136102 sind verschiedene Möglichkeiten der Strahlkonditionierung mittels Röntgenspiegeln bekannt. - Die vorliegende Erfindung soll es ermöglichen, sowohl punkt- als auch strichförmige Strahlgeometrien zu nutzen, ohne dass ein komplizierter und zeitaufwendiger Umbau vorgenommen werden muss.
- Diese Aufgabe löst die Erfindung auf überraschend einfache und wirkungsvolle Weise dadurch, dass die Röntgenquelle eine brillante Punktquelle ist, und dass die Röntgenoptik ein röntgenoptisches Element mit einer Kirkpatrick-Baez- oder einer Montel-Spiegelanordnung umfasst, welches von der Punktquelle ausgehendes Röntgenlicht so konditioniert, dass der Röntgenstrahl bezüglich einer Richtung senkrecht zur Strahlausbreitungsrichtung parallelisiert wird und bezüglich einer dazu sowie zur Strahlausbreitungsrichtung senkrechten Richtung divergent bleibt, und welches um die Achse der Strahlausbreitungsrichtung drehbar ist.
- Bei einer besonders bevorzugten Ausführungsform gilt für das Aspektverhältnis AQ der Punktquelle 1 ≤ AQ ≤ 1,5 und für das Aspektverhältnis AS des Strahlquerschnitts im Bereich der Probe AS ≥ 2.
- Bevorzugt ist auch eine Ausführungsform bei der das röntgenoptische Element um die Achse der Strahlausbreitungsrichtung um 90° drehbar ist.
- Eine weitere Ausführungsform ist dadurch gekennzeichnet, dass die brillante Punktquelle eine Drehanode oder eine Mikrofokusquelle oder eine flüssig-Metall-Anordnung umfasst.
- Bei einer weiteren vorteilhaften Ausführungsform ist im Bereich der Probe eine Blende angeordnet, die den Röntgenstrahl mit strichförmigem Querschnittsprofil auf ein Strahlprofil mit punktförmigem Strahlquerschnitt abblendet.
- Vorteilhaft ist ebenfalls eine Ausführungsform, die dadurch gekennzeichnet ist, dass die Röntgenoptik aus dem röntgenoptischen Element besteht.
- Als Alternative dazu ist eine Ausführungsform zu bevorzugen, bei welcher zwischen dem röntgenoptischen Element und der Probe ein Monochromator angeordnet ist.
- Die Erfindung umfasst auch ein Röntgenoptisches Element, welches zum Einsatz in einer erfindungsgemäßen röntgenoptischen Anordnung geeignet ist und dadurch gekennzeichnet ist, dass das röntgenoptische Element einen Punkt auf einen Strichfokus abbilden kann.
- Zur Nutzung der Erfindung ist ein Röntgenanalysegerät mit einer erfindungsgemäßen röntgenoptischen Anordnung erforderlich.
- Weitere Vorteile der Erfindung ergeben sich aus der Beschreibung und der Zeichnung. Ebenso können die vorstehend genannten und die weiter aufgeführten Merkmale je für sich oder zu mehreren in beliebigen Kombinationen Verwendung finden. Die gezeigten und beschriebenen Ausführungsformen sind nicht als abschließende Aufzählung zu verstehen, sondern haben vielmehr beispielhaften Charakter für die Schilderung der Erfindung.

Fig. 1 ist die erfindungsgemäße Vorrichtung schematisch dargestellt. Die Darstellung entspricht einem Schnitt in Längsrichtung durch die erfindungsgemäße Vorrichtung. Die Probe 1 wird durch Röntgenlicht beleuchtet, welches von der Röntgenquelle 2 durch das erfindungsgemäße Röntgenoptische Element 3 propagiert. Die Röntgenquelle 2 umfasst eine brillante Punktquelle 4. - Zwei zueinander senkrechte Ebenen sind in
Fig. 1 dargestellt. In Ebene 1 sind die Strahlengänge des Röntgenlichts, welches das Röntgenoptische Element 3 verlässt, parallel. In der dazu senkrechten Ebene 2 sind die Strahlengänge des Röntgenlichts, welches das Röntgenoptische Element 3 verlässt, divergent. Dadurch entsteht am Ort der Probe 1 eine strichförmige Form des Strahlenbündels. -

Claims (7)
- Röntgenoptische Anordnung zum Beleuchten einer Probe (1) mit einem Röntgenstrahl, der einen strichförmigen Querschnitt aufweist, wobei die Anordnung eine Röntgenquelle (2) sowie eine strahlkonditionierende Röntgenoptik enthält
dadurch gekennzeichnet,
dass die Röntgenquelle (2) eine brillante Punktquelle (4) umfasst, und dass die Röntgenoptik ein röntgenoptisches Element (3) mit einer Kirkpatrick-Baez- oder einer Montel-Spiegelanordnung umfasst, welches von der Punktquelle ausgehendes Röntgenlicht so konditioniert, dass der Röntgenstrahl bezüglich einer Richtung senkrecht zur Strahlausbreitungsrichtung parallelisiert wird und bezüglich einer dazu sowie zur Strahlausbreitungsrichtung senkrechten Richtung divergent bleibt, und welches um die Achse der Strahlausbreitungsrichtung drehbar ist. - Anordnung nach Anspruch 1, dadurch gekennzeichnet, dass für das Aspektverhältnis AQ der Punktquelle 1 ≤ AQ ≤ 1,5 und für das Aspektverhältnis AS des Strahlquerschnitts im Bereich der Probe (1) AS ≥ 2 gilt.
- Anordnung nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die brillante Punktquelle (4) eine Drehanode oder eine Mikrofokusquelle oder eine flüssig-Metall-Anordnung umfasst.
- Anordnung nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass im Bereich der Probe (1) eine Blende angeordnet ist, die den Röntgenstrahl mit strichförmigem Querschnittsprofil auf ein Strahlprofil mit punktförmigem Strahlquerschnitt abblendet.
- Anordnung nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass die Röntgenoptik aus dem röntgenoptischen Element (3) besteht.
- Anordnung nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass zwischen dem röntgenoptischen Element (3) und der Probe (1) ein Monochromator angeordnet ist.
- Röntgenanalysegerät mit einer röntgenoptischen Anordnung nach einem der vorhergehenden Ansprüche.
