Definitions
- the present invention relates to a multilayer electrode, its acid etching and organic electroluminescent devices incorporating it.
- the known organic electroluminescent systems or OLED comprise a material or a stack of organic electroluminescent materials supplied with electricity by electrodes generally in the form of two electroconductive layers flanking it.
- ITO layers commonly comprise a layer based on indium oxide, generally indium oxide doped with tin better known under the abbreviation ITO.
- ITO layers have been particularly studied. They can be easily deposited by magnetic field assisted sputtering, either from an oxide target (non-reactive sputtering), or from an indium and tin-based target (reactive sputtering in the presence of an oxidizing agent of the oxygen type) and their thickness is of the order of 100 to 150 nm.
- this ITO layer has a number of disadvantages. Firstly, material and the high temperature deposition process (350 0 C) for improving the conductivity increases costs. The resistance per square remains relatively high (of the order of 10 ⁇ per square) unless the thickness of the layers is increased beyond 150 nm, which results in a decrease in transparency and in an increase in the roughness of surface.
- TFT thin-film transistor
- Each organic electroluminescent device is provided with a so-called lower or rear electrode (or "bottom electrode” in English), comprising:
- an adhesion layer for example made of ITO,
- the aim of the present invention is to achieve an assembly of electroconductive layers to form a reliable, robust electrode (especially in terms of stability and / or mechanical strength, thermal) without sacrificing its electroconductivity properties, its quality optical, nor the performance of the device incorporating it, nor cause difficulties of implementation.
- the object of the invention is, in particular, to achieve an assembly of electroconductive layers to form a lower electrode of a reliable, robust electroluminescent system without sacrificing its electroconductivity properties, its optical quality, or the optical performance of the electroluminescent system. OLED, nor to create difficulties of realization.
- the aim is to develop electrodes that are essentially transparent, or both transparent and reflective or essentially reflectors, which are equally suitable for OLEDS forming active and passive matrix OLED screens, or forming backlighting devices for video screens or used in general lighting applications (architectural and / or decorative) or signaling applications; even for other electronic applications.
- This new electrode coating may in particular have adequate optical properties to be used as the front face, that is to say the (or) face (s) by which (or which) the light produced by the OLED system leaves the device.
- it can have sufficient light transmission combined with the lowest possible absorption. Indeed, it has become apparent that it is not necessary to aim for the highest possible light transmission to obtain the maximum luminous power at the output of the OLED device, but that, for the front face, it is necessary to have the lowest absorption possible.
- the present invention thus also consists in choosing a stack of thin layers which is compatible with the manufacturing method of the organic electroluminescent device and in particular with the etching step of the lower electrode before deposition of the OLED system.
- the present invention intends to overcome the disadvantages of the prior art by proposing a new solution for producing a lower electrode coating for an organic electroluminescent device.
- the subject of the invention is a substrate according to claim 1, a use of a substrate and in particular of this substrate according to claim 22, an organic electroluminescent device comprising this substrate or using this substrate according to claim 24 and a process for producing this substrate according to claim 29.
- the object of the invention is thus, in its broadest sense, a substrate for an organic electroluminescent device, in particular a transparent glass substrate, comprising on a first main face a lower electrode coating, the electrode coating consisting of a stack of layers. thin material comprising successively at least:
- the substrate having a bottom layer, said bottom layer covering said main face of the substrate.
- the primer according to the invention has a double effect: it forms both a barrier to alkalis that could come from the substrate and is an essential antireflection layer for the microcavity of the OLED system.
- the electrode coating according to the invention thus consists of a stack of thin layers comprising at least one metallic functional layer, in particular based on silver (that is to say in silver or metal alloy containing predominantly silver), and at least one lower antireflection coating disposed between the substrate and this metallic functional layer, this antireflection coating comprising at least one antireflection dielectric layer: the base layer.
- coating in the sense of the present invention, it should be understood that there may be a layer of a single material or several layers, each of a different material.
- this anti-reflection coating under the metallic functional layer in the direction of the substrate and in contact with the substrate is to make the radiation emitted by the OLED system which is not very selective in wavelength and little dependent on the angle of observation.
- the light emitted by the OLED system is very centered on the wavelength or the very thin range of emission wavelengths of the OLED system and On the other hand, the color and power of this light varies greatly according to the angle of observation.
- Another subject of the present invention is therefore the use of a stack of thin layers for architectural glazing or the use of a substrate coated with a stack of thin layers for architectural glazing, in particular a stack or substrate coated with a base layer.
- quenchable substrate in the sense of the present invention, it should be understood that the optical properties and thermal properties (expressed by the resistance by square which is directly related to the emissivity) essential are preserved during the heat treatment.
- each other glazing incorporating tempered substrates and non-hardened substrates, all coated with the same stack, without it being possible to distinguish them. each other by a simple visual observation of the reflection color and / or light reflection / transmission.
- a stack or a substrate coated with a stack that has the following variations before / after thermal treatment will be considered as hardenable because these variations will not be perceptible to the eye:
- ⁇ T L a light transmission variation ⁇ T L low, less than 3% or even 2%;
- ⁇ R L a light reflection variation ⁇ R L low, less than 3% or even 2%;
- ⁇ E / (( ⁇ L *) 2 + ( ⁇ a *) 2 + ( ⁇ b *) 2 ) weak, less than 3, or even 2.
- a stack or a substrate coated with a stack which has, after the heat treatment, the following characteristics will be considered to be "soaked” in the context of the present invention, whereas before the heat treatment, at least one of these characteristics was not filled: a high light transmission T L of at least 50, or even at least 60% or 65, even 70%, or even at least 75% and more preferably at least 80%; and / or a square resistance R n at least as good as that of the ITO at usual thicknesses, and in particular less than 20 ⁇ / D, or even less than 15 ⁇ / D.
- the electrode coating used for the front face is on the one hand sufficiently transparent such that it has before the deposition of the OLED system a light transmission of at least 50% and preferably between 60 and 70% and on the other hand, it has a very low absorbency such that, before the deposition of the OLED system, it has an absorption defined as being 1 -R L -T L less than or equal to 15%, even less than or equal to 10%, or even less than or equal to 8%, or even less than or equal to 5%.
- a light transmission higher than 70% is to be avoided if it implies that to obtain this value the thickness of the coating of thin layers located between the metallic functional layer and the OLED system (overlayer and possible other layer (s) )) has too much thickness which is likely to impair the performance of the OLED by spacing too much the metal functional layer of the OLED system.
- the bottom layer can be:

- nitriding of the primer is slightly under stoichiometric.
- the bottom layer preferably has a thickness of between 10 and 150 nm, even more preferably between 20 and 100 nm.
- the primer gives the electrode according to the invention many advantages. It is primarily a barrier to alkalis underlying the electrode. It protects against any pollution the overlying contact layer (pollution that can lead to mechanical defects such as delaminations); it also preserves the electrical conductivity of the metallic functional layer. It also prevents the organic structure of an OLED device from being polluted by alkalis, thereby significantly reducing the life of the OLED.
- the alkali migration can occur during the manufacture of the device, causing unreliability, and / or subsequently reducing its life.
- the basecoat improves the gripping properties of the contact layer without significantly increasing the roughness of the entire stack of layers, even when interposing one or more layers between the primer layer and the contact layer.
- the invention is naturally of particular interest for an electrode which is closest to the carrier substrate capable of releasing alkalis such as silicosodocalcic glass including clear, extraclair.
- an electrode having a compatibility of the surface properties with the organic electroluminescent systems is obtained, while having properties of electrical conductivity and / or transparency or reflectivity that are customizable, in particular by varying the thickness. the metal layer, or even other layers and / or on the deposition conditions.
- the electrode of the invention makes it possible to improve the Im / W yield of the OLED by at least 5 at 10% and up to 15 or even 20%, for a gloss greater than 500 cd / m 2 with respect to an ITO electrode with usual thicknesses.
- the electrode coating may preferably comprise an etching stop layer between the base layer and the contact layer, in particular a layer based on tin oxide, this etching stop layer being especially thick. between 10 and 100 nm, even more preferably between 20 and 60 nm.
- the etch stop layer may be part of or be the bottom layer: it may preferably be based on silicon nitride or it may be a layer which is based on silicon dioxide. silicon oxide or based on silicon oxynitride or based on silicon oxycarbide or based on silicon oxycarbonitride and with tin to strengthen by anti-etch property, layer of general formula SnSiOCN.
- the etch stop layer serves to protect the substrate in the case of chemical etching or reactive plasma etching.

- Silicon nitride is very fast to deposit and forms an excellent barrier to alkalis.
- it allows to adapt the optical properties of the electrode by preferably playing on the thickness of the base layer / etch stop. This thus makes it possible, for example, to adjust the color in transmission when the electrode is transparent or in reflection when the opposite face of the carrier substrate is a mirror.
- the functional layer is preferably based on a pure material selected from silver, gold, aluminum, copper, or based on said material alloyed or doped with another material chosen from: Ag, Au , Pd, Al, Pt, Cu, Zn, Cd, In, Si, Zr, Mo, Ni, Cr, Mg, Mn, Co, Sn, in particular is based on a gold and silver alloy or a gold alloy and copper.
- the stack of thin layers producing the electrode coating is preferably a functional monolayer coating, that is to say a single functional layer; however, it can be multi-layer functional and in particular two-layer functional.

In this range of thicknesses, the electrode can achieve sufficient transparency through the antireflection coating underlying the (or each) silver-based metal functional layer to enable a particularly satisfactory transparent electrode to be realized, as mentioned in FIG. the previous paragraph.
- a metallic functional layer or all these layers chosen (s) significantly thicker silver (s) especially in the case where the organic electroluminescent system operates in reflection, or to emission from above.
- the thickness of the functional layer (or all these layers) chosen (s) based on silver can in this case for an electrode (in total) be between 50 and 150 nm, preferably between 80 to 100 nm so to allow to realize a particularly satisfactory reflective electrode, as mentioned above.

- the invention also includes laminated glazings having at least one interlayer sheet based on a single or double-sided adhesive polymer of the elastomer type (that is to say not requiring a lamination operation in the conventional sense of the term, laminating imposing heating generally under pressure to soften and adhere the thermoplastic interlayer sheet).
- the means for securing the cover and the carrier substrate may then be a lamination interlayer, in particular a sheet of thermoplastic material, for example made of polyurethane (PU), polyvinyl butyral (PVB), in ethylene vinyl acetate (EVA), or in thermally crosslinkable (epoxy, PU) or ultraviolet (epoxy, acrylic resin) multi-component or one-component resin. It is preferably (substantially) of the same size as the cover and the substrate.
- the lamination interlayer may make it possible to prevent bending of the bonnet, particularly for devices of large dimensions, for example with an area greater than 0.5 m 2 .
- the EVA offers many advantages: it is not or little loaded with water in volume, it does not necessarily require a high pressurization for its implementation.

- Figure 1 is deliberately very schematic. It shows in section an organic electroluminescent device 10 (emission through the substrate or "bottom emission” in English) successively comprising: a flat substrate 1 of clear or extraclear silica-soda-lime glass 2.1 mm thick, with first and second main faces 11, 12, the first main face 11 comprising: a bottom layer 2 deposited directly on the first main face 11, also acting as etching stop, made of thick silicon nitride between 10 nm and 80 nm and covering substantially all of the first main face 11, a lower electrode (or electrode coating) 3 deposited directly on the intaglio layer 2, chosen to be transparent, comprising a stack of layers (see FIG.
- an overcoat layer 34 is preferably the ZnO stack: Al / Ag / Ti or NiCr // ZnO: Al / ITO, of respective thicknesses 5 to 20 nm for ZnO: Al, 5 to 15 nm for silver, 0.5 to 2 nm for Ti or NiCr, 5 to 20 nm, for ZnO: Al, 5 to 20 nm for ITO, an organic electroluminescent system 4, for example a structured SM-OLED the following
- the roughness RMS (or Rq) was measured by atomic force microscopy.
- the deposit conditions for each of the layers are as follows:

- the layers based on SnZn are deposited by reactive sputtering using a target of zinc and antimony-doped tin containing by weight 65% Sn, 34% Zn and 1% of Sb, under a pressure of 0.2 Pa and in an argon / oxygen atmosphere,
- the silver-based layers are deposited using a silver target, at a pressure of 0.8 Pa in a pure argon atmosphere,
- the Ti layers are deposited using a titanium target under a pressure of 0.8 Pa in a pure argon atmosphere;

- the electrode is a transparent electrode, with a light transmittance of the substrate coated> 50% and between 50% and 90%.
- this light transmission is high since it is between 75 and 85%.
- the light transmission is certainly lower, although still greater than 50%, but this is not necessarily a disadvantage because the absorption is very low.
- These examples 1 to 6 can not be used as reflective electrode because their light reflection is less than 70%, nor as transparent / reflective electrode because their ratio T L on R L is not between 0.1 and 0.7.
- the transparent electrode comprises a smoothing layer 30, while there is none for Examples 1 to 3.
- This smoothing layer makes it possible to reduce the roughness of the entire approximately 10% stack, measured on the overlay 34, while improving the strength per square of the stack by about 5%.
- Example 5 is an example that has been optimized to allow comparison with a counterexample, Example 6, TCO electrode (ITO). As seen in the above table, all the characteristics of square resistance, roughness, performance and life of Example 5 were increased compared to that of Example 6.
- the coated substrate can be used as a transparent / reflective electrode since this coated substrate has a ratio T L over R L of 0.2, which is thus between 0.1 and 0.7.
- This coated substrate also has a light transmittance of less than 50% and is therefore not acceptable for producing a transparent electrode, but it could, however, also be accepted for producing a reflective electrode since its light reflection is greater than 70%.
- the first electrode may also be a substantially reflective electrode.
- the lower electrode 3 overflows on one side of the substrate 1.
- the edge of the overlay 34 is thus surmounted by a first metal strip 61 for supplying current, preferably having a thickness of between 0.5 and 10 ⁇ m.

- the thickness of the coating is variable, it is between a few nanometers and a few microns, typically between 50 nm and 10 microns.
- the choice of the thickness may depend on various parameters, in particular the envisaged application of the substrate, or the size of the crystallites of TiO 2 in the coating.
- the coating may also be chosen with a more or less smooth surface: a low surface roughness may indeed be advantageous if it makes it possible to develop a larger active photocatalytic surface. However, too pronounced, it can be penalizing by favoring the encrustation, the accumulation of soiling.
- the functionality that is reported on the other side of the substrate may be constituted by an antireflection coating.

- the most suitable materials for constituting the second and / or fourth layer of the stack A are based on silicon oxide, oxynitride and / or silicon oxycarbide or based on a mixed oxide of silicon and aluminum.
- a mixed oxide tends to have a better durability, especially chemical, than pure SiO 2 (an example is given in patent EP 791 562).
- the respective proportion of the two oxides can be adjusted to achieve the expected improvement in durability without greatly increasing the refractive index of the layer.
- a preferred embodiment of this antireflection stack is of the substrate / Si 3 N 4 / SiO 2 / Si 3 N 4 / SiO 2 form .
