Abstract
Description
- Gegenstand der vorliegenden Erfindung ist ein alkalisches außenstromloses Kupferbad enthaltend Kupfersalz, Reduktionsmittel, Netzmittel, Alkalihydroxid und Komplexierungsmittel. Derartige alkalische außenstromlose Kupferbäder sind in den verschiedensten Zusammensetzungen bekannt. Sie neigen jedoch alle mehr oder weniger zu unkontrollierten Ausfällungen von Kupfer durch Disproportionierung der bei der Reduktion entstehenden Kupfer(I)-Verbindungen zu Kupfer und Kupfer(II)-Verbindungen.
- Aus der DE-OS 21 24 331 ist bekannt, derartige Kupferbäder durch geringe Mengen kovalenter Quecksilberverbindungen zu stabilisieren. Als Reduktionsmittel werden Formaldehyd, ein Boran oder Hydrazin verwendet. Als weitere Stabilisierungsmittel werden zweiwertige Schwefelverbindungen und Cyanidverbindungen genannt. Die Verwendung von Cyanidverbindungen zur Stabilisierung ist bekannt und üblich seit Bekanntwerden der DE-PS 15 21 439, in der ebenfalls als Reduktionsmittel Alkaliborhydride und Aminoborane verwendet werden. Als Komplexierungsmittel werden hierin vor allem Diethyltriaminpentaessigsäure, HEDTA und DETPA verwendet. In der Einleitung der DE-PS 15 21 439 ist ausführlich zusammengestellt, in welcher Weise bereits versucht worden ist, stabile und wirksame außenstromlose Kupferbäder herzustellen. Dazu hat offensichtlich der Zusatz einer geringen Menge einer Cyanverbindung wesentlich beigetragen.
- Aus der DE-PS 25 05 958 sind neutrale und saure Verkupferungslösungen bekannt, bei denen wasserlösliche Komplexe bildende Komplexbildner für Kupfer(I)-Ionen zur Anwendung kommen.
- Diese Lösungen sind in erster Linie dafür gedacht, äußere fotografische Keimbilder zu Kupfermustern zu verstärken. Sie können daher eingesetzt werden für reprographische Zwecke sowie für die Herstellung gedruckter Verdrahtungen, die nachher auf elektrolytischem Wege weiter überzogen werden sollen.
- Der Cyanidgehalt von alkalischen außenstromlosen Kupferbädern ist nicht unproblematisch, da insbesondere bei unbeabsichtigtem Ansäuern Blausäure freigesetzt werden kann. Ein weiteres Problem stellt inzwischen Formaldehyd dar, da es in Verdacht geraten ist, ebenfalls gesundheitsschädlich zu sein.
- Die Erfindung hat sich somit die Aufgabe gestellt, ein alkalisches außenstromloses Kupferbad zu entwickeln, das auf alle Fälle cyanidfrei ist und darüber hinaus vorzugsweise auch kein Formaldehyd enthält.
- Nach intensiven Untersuchungen wurde festgestellt, daß die Aufgabe überraschenderweise gelöst werden kann durch ein alkalisches außenstromloses Kupferbad enthaltend
- a) 2 bis 12 g/l Kupfersalz
- b) 100 bis 1000 mg/l eines Reduktionsmittels aus der Gruppe Natriumborhydrid, Dimethylaminoborhydrid und Formaldehyd
- c) 1 bis 20 mg eines vorzugsweise fluorierten Netzmittels
- d) Alkalihydroxid, um den pH-Wert auf 11 bis 14 einzustellen und
- e) ein Komplexierungsmittel,
dadurch gekennzeichnet, daß es als Komplexierungsmittel - f) 6 bis 50 g/l N,N,Nʹ,Nʹ-Tetrakis-(2-hydroxipropyl)-ethylendiamin sowie
- g) 50 mg bis 3 g/l eines Thioalkohols oder einer Thiocarbonsäure und
- h) 0,1 bis 200 mg eines Gallium-, Indium- und/oder Thalliumsalzes enthält.
- Dieses neue Kupferbad kann somit formaldehydfrei oder auch mit Formaldehyd zur Anwendung kommen. Auf alle Fälle enthält es kein Cyanid. Entscheidend ist, daß es als Komplexierungsmittel das N,N,Nʹ,Nʹ-Tetrakis-(2-hydroxipropyl)-ethylendiamin enthält, eine geringe Menge eines Gallium-, Indium- und/oder Thalliumsalzes sowie einen Thioalkohol oder eine Thiocarbonsäure.
- Als Thioalkohol oder Thiocarbonsäure kommen insbesondere in Frage: 2,2-Thiodiethanol, Thioglycolsäure, Mercaptobernsteinsäure, Thioessigsäure, Thiodiglycolsäure, 3,3-Thiodipropionsäure, 2-Mercaptopropionsäure und 2-Mercaptobenzoesäure. Die Thiocarbonsäuren können gewünschtenfalls auch in Form ihrer Ester eingesetzt werden, da unter den alkalischen Bedingungen die Ester rasch zu den Säuren verseift werden. Ein gut handhabbarer und daher leicht einsetzbarer Ester ist z.B. der Thioglycolsäure-ethylester.
- Die Menge an Kupfersalz ist nicht besonders kritisch. Vorzugsweise wird sie im Bereich von 4 bis 6 g/l gewählt. Auch die Menge des Reduktionsmittels ist nicht kritisch. Vorzugsweise werden Mengen zwischen 100 und 500 mg/l eingesetzt. Die Menge des Netzmittels ist ebenfalls nicht kritisch. Vorzugsweise werden jedoch fluorierte Netzmittel eingesetzt wie Perfluorcarbonsäuren, Perfluorsulfonsäuren und perfluorierte Amine. Sie sind auch bei den hohen pH-Werten wirksam und stabil.
- Als Komplexierungsmittel wurden eine Reihe anderer Komplexierungsmittel untersucht, ergaben jedoch wesentlich schlechtere Ergebnisse.
- Die Verwendung des N,N,Nʹ,Nʹ-Tetrakis-(2-hydroxipropyl)-ethylendiamin ist somit erfindungswesentlich. Die Menge sollte insbesondere in dem Bereich zwischen 6 und 50 g/l liegen.
- Auch der Zusatz von 0,1 bis 200 mg eines Gallium-, Indium- und/oder Thalliumsalzes ist erfindungswesentlich. Unterhalb der Grenze von 0,1 mg tritt die verbessernde Wirkung noch nicht ein. Höhere Mengen als 200 mg sind unnötig und aus Gründen der Kosten und der Toxizität auch unerwünscht.
- Als dritte erfindungswesentliche Komponente sind die Thioalkohole oder Thiocarbonsäuren anzusehen. Sie tragen wesentlich zur Wirksamkeit und Stabilisierung des neuen Kupferbades bei.
- Die aus den erfindungsgemäßen Bädern abgeschiedenen Kupferniederschläge besitzen eine helle Kupferfarbe. Sie sind insbesondere geeignet, um Bohrungen in Leiterplatten zu metallisieren. Hierbei wird das nicht leitende Basismaterial üblicherweise mit Palladiumchlorid aktiviert. Die mit Palladium bekeimte Oberfläche wird in 15 bis 20 Minuten mit Kupfer so dicht abgedeckt, daß der sogenannte Durchlichttest voll erfüllt wird. Entscheidend ist, daß die mit dem erfindungsgemäßen Kupferbad erzielten Kupferschichten eine optimale Haftfestigkeit und Funktionsfähigkeit aufweisen für die anschließend aufgebrachten metallischen Verstärkungen.
- Einige typische Ausführungsformen des neuen alkalischen außenstromlosen Kupferbades sind in den nachfolgenden Beispielen näher erläutert:

Claims (1)
- Alkalisches außenstromloses Kupferbad enthaltenda) 2 bis 12 g/l Kupfersalzb) 100 bis 1000 mg/l eines Reduktionsmittels aus der Gruppe Natriumborhydrid, Dimethylaminoborhydrid und Formaldehydc) 1 bis 20 mg eines vorzugsweise fluorierten Netzmittelsd) Alkalihydroxid, um den pH-Wert auf 11 bis 14 einzustellen unde) 6 bis 50 g/l N,N,Nʹ,Nʹ-Tetrakis-(2-hydroxipropyl)-ethylendiamin als Komplexierungsmittel, dadurch gekennzeichnet, daß esf) 50 mg bis 3 g/l eines Thioalkohols oder einer Thiocarbonsäure undg) 0,1 bis 200 mg eines Gallium-, Indium- und/oder Thalliumsalzes enthält.
