3 ist eine Draufsicht, die einen konventionellen Transistor darstellt. Eine Mehrzahl von Gate-Elektroden2 , eine Mehrzahl von Source-Elektroden3 , eine Mehrzahl von Drain-Elektroden4 , eine Gate-Kontaktstelle5 , eine Source-Kontaktstelle6 und eine Drain-Kontaktstelle7 sind auf einem Halbleitersubstrat1 ausgebildet. Die Gate-Kontaktstelle5 ist mit der Mehrzahl von Gate-Elektroden2 verbunden, die Source-Kontaktstelle6 ist mit der Mehrzahl von Source-Elektroden3 verbunden und die Drain-Kontaktstelle7 ist mit der Mehrzahl von Drain-Elektroden4 verbunden. Ein Masse-Metall (nicht gezeigt) ist auf der Rückseite des Halbleitersubstrats1 ausgebildet. Ein Masse-Potential ist über die Source-Kontaktstelle6 und eine Durchkontaktierung9 in dem Halbleitersubstrat1 an die Source-Elektrode3 angelegt. - Es ist allgemein bekannt, dass eine Resonanz und eine Oszillation innerhalb eines Transistors, der eine Mehrzahl von Transistorzellen kombiniert, auftreten können. Zum Beispiel wird vorausgesagt, dass, wenn eine Analyse eines elektromagnetischen Feldes für den Transistor in
3 ausgeführt wird, eine Resonanz bei 17GHz auftritt. Wenn diese Resonanz auftritt, wird eine stehende Welle eines elektrischen Feldes genau unter der Drain-Kontaktstelle7 erzeugt. Das heißt, es tritt eine solche Situation auf, dass die Intensität des elektrischen Feldes, das von der Drain-Kontaktstelle7 zu dem Masse-Metall der Rückseite gerichtet ist, von einem Ort zu einem anderen der Drain-Kontaktstelle7 variiert. Wenn der Transistor bei 17 GHz eine ausreichende Verstärkung aufweist, kann eine Schwingung bei dieser Frequenz auftreten. -
4 ist eine Draufsicht, die einen verbesserten konventionellen Transistor darstellt. Ein Widerstand13 ist innerhalb der Drain-Kontaktstelle7 ausgebildet, um die vorstehend beschriebene Resonanz und Oszillation zu unterdrücken. Wenn eine Resonanz innerhalb des Transistors auftritt und eine stehende Welle eines elektrischen Feldes genau unter der Drain-Kontaktstelle7 erzeugt wird, wird ein Wechselstrom, der in der vertikalen Richtung fließt, auf der Oberfläche der Drain-Kontaktstelle7 generiert. Ein Wechselstrom fließt auch durch den Widerstand13 innerhalb der Drain-Kontaktstelle7 und eine elektrische Energie von 17 GHz wird in thermische Energie konvertiert. Aus diesem Grund wird ein Verlust bei 17 GHz erzeugt und die Oszillation wird unterdrückt. Andererseits weist das elektrische Feld genau unter der Drain-Kontaktstelle7 , wenn die Frequenz eines zu verstärkenden Signals ausreichend niedrig ist und jede Transistorzelle8 gleichmäßig arbeitet, unabhängig von der Position die gleiche Intensität auf. Zu dieser Zeit fließt kein Strom durch den Widerstand13 . Deshalb verschlechtert sich eine Leistungsfähigkeit bei einer gewünschten Frequenz nie. - Wenn die Frequenz eines zu verstärkenden Signals größer wird, kann jede Transistorzelle
8 ungleichmäßig arbeiten. In diesem Fall fließt, wenn der Widerstand13 innerhalb der Drain-Kontaktstelle7 ausgebildet ist, ein Wechselstrom durch den Widerstand13 . Als eine Folge wird ein Verlust auch in dem zu verstärkenden Signal erzeugt und eine Ausgangsleistung oder eine Leistungsergänzungseffizienz verschlechtert sich. Aus diesem Grund gibt es ein Problem, dass sich die Leistungsfähigkeit des Transistors verschlechtert. Weiter kann in dem Fall eines Transistors mit starkem Ausgang der Widerstand13 beschädigt werden, weil ein Wechselstrom, der durch den Widerstand13 fließen kann, wenn ein ungleichmäßiger Betrieb auftritt, extrem groß ist. - Zusammenfassung der Erfindung
- Die vorliegende Erfindung ist ausgeführt worden, um die vorstehenden Probleme zu lösen, und es ist eine Aufgabe der vorliegenden Erfindung, einen Transistor zur Verfügung zu stellen, der in der Lage ist, eine Oszillation ohne eine Verschlechterung der Leistungsfähigkeit oder eine Beschädigung des Widerstands zu unterdrücken.
- Gemäß der vorliegenden Erfindung weist ein Transistor auf: ein Halbleitersubstrat; eine Mehrzahl von Gate-Elektroden, eine Mehrzahl von Source-Elektroden und eine Mehrzahl von Drain-Elektroden auf dem Halbleitersubstrat; eine Drain-Kontaktstelle auf dem Halbleitersubstrat und mit der Mehrzahl von Drain-Elektroden verbunden; eine Metallverdrahtung auf dem Halbleitersubstrat und mit einem Abstand, benachbart und parallel zu der Drain-Kontaktstelle angeordnet; und eine Masse-Kontaktstelle auf dem Halbleitersubstrat und mit beiden Enden der Metallverdrahtung verbunden.
- Die vorliegende Erfindung ermöglicht es, eine Oszillation zu unterdrücken, ohne eine Verschlechterung der Leistungsfähigkeit oder eine Beschädigung des Widerstands zu verursachen.
- Andere und weitere Aufgaben, Merkmale und Vorteile der Erfindung werden aus der nachfolgenden Beschreibung ersichtlicher.

- Ein Transistor gemäß den Ausführungsformen der vorliegenden Erfindung wird mit Bezug auf die Zeichnungen beschrieben. Die gleichen Komponenten werden durch die gleichen Bezugszeichen gekennzeichnet, und die wiederholte Beschreibung derselben kann weggelassen sein.
- Erste Ausführungsform
-
1 ist eine Draufsicht, die einen Transistor gemäß einer ersten Ausführungsform der vorliegenden Erfindung darstellt. Dieser Transistor ist ein Feldeffekttransistor (FET). - Eine Mehrzahl von Gate-Elektroden
2 , eine Mehrzahl von Source-Elektroden3 , eine Mehrzahl von Drain-Elektroden4 , eine Gate-Kontaktstelle5 , eine Source-Kontaktstelle6 und eine Drain-Kontaktstelle7 sind auf einem Halbleitersubstrat1 ausgebildet. Die Gate-Kontaktstelle5 ist mit der Mehrzahl von Gate-Elektroden2 verbunden, die Source-Kontaktstelle6 ist mit der Mehrzahl von Source-Elektroden3 verbunden und die Drain-Kontaktstelle7 ist mit der Mehrzahl von Drain-Elektroden4 verbunden. Der Feldeffekttransistor ist durch paralleles Verbinden einer Mehrzahl von Transistorzellen8 gebildet. Jede Transistorzelle8 weist die Gate-Elektrode2 , die Drain-Elektrode4 und die Source-Elektrode3 auf. - Ein Masse-Metall (nicht gezeigt) ist auf der Rückseite des Halbleitersubstrats
1 ausgebildet. Die Source-Elektrode3 ist über eine Durchkontaktierung9 innerhalb des Halbleitersubstrats1 und die Source-Kontaktstelle6 mit dem Masse-Metall auf der Rückseite des Substrats verbunden, und ein Masse-Potential ist daran angelegt. - Eine Metallverdrahtung
10 ist auf dem Halbleitersubstrat1 ausgebildet und ist mit einem Abstand benachbart und parallel zu der Drain-Kontaktstelle7 angeordnet. Die gesamte Drain-Kontaktstelle7 liegt der Metallverdrahtung10 gegenüber, sodass sie einen Kondensator bilden. Es ist zu beachten, dass das Material eines Leiters, der die Metallverdrahtung10 bildet, beliebig ist und die gleiche Art von Material sein kann wie die Drain-Kontaktstelle7 . Ein Abstand zwischen der Drain-Kontaktstelle7 und der Metallverdrahtung10 ist vorzugsweise 100 Mikrometer oder weniger. - Masse-Kontaktstellen
11 sind auf dem Halbleitersubstrat1 ausgebildet und mit beiden Enden der Metallverdrahtung10 verbunden. Die Masse-Kontaktstellen11 sind über Durchkontaktierungen12 innerhalb des Halbleitersubstrats1 mit dem Masse-Metall auf der Rückseite des Substrats verbunden und ein Masse-Potential ist daran angelegt. Ein Widerstand13 ist zwischen der Metallverdrahtung10 und der Masse-Kontaktstelle11 angeschlossen. Drähte und Prüfanschlüsse sind mit der Drain-Kontaktstelle7 verbunden, wie in dem Fall des Stands der Technik. - Als Nächstes wird ein Betrieb des Transistors gemäß der vorliegenden Ausführungsform beschrieben. Ein Leiter, in welchem eine Resonanz auftritt kann unter geeigneten Bedingungen elektrisch mit einem anderen nahegelegenen Leiter verbunden werden und kann elektrische Energie an den nahegelegenen Leiter übertragen. Die Drain-Kontaktstelle
7 , welche insbesondere an beiden Enden offen ist, wird stark mit der Metallverdrahtung10 verbunden, deren beide Enden kurzgeschlossen sind. Deshalb kann, wenn eine stehende Welle eines elektrischen Feldes genau unter der Drain-Kontaktstelle7 erzeugt wird, die zu der Drain-Kontaktstelle7 benachbarte Metallverdrahtung10 , deren beide Enden kurzgeschlossen sind, die elektrische Energie empfangen. Der Widerstand13 , der mit der Metallverdrahtung10 verbunden ist, wandelt die empfangene elektrische Energie in thermische Energie um. Somit erzeugen die Metallverdrahtung10 , die Masse-Kontaktstelle11 und der Widerstand13 einen Verlust nur bei einer Resonanzfrequenz und unterdrücken eine Oszillation innerhalb des Transistors. - Andererseits tritt bei anderen Frequenzen als der Resonanzfrequenz, zum Beispiel einer Frequenz eines durch den Transistor zu verstärkenden Signals keine Kopplung zwischen der Drain-Kontaktstelle
7 und der Verdrahtung10 auf. Deshalb wird kein Verlust in der Metallverdrahtung10 oder dem Widerstand13 erzeugt, sodass weder der Betrieb des Transistors beeinträchtigt wird noch eine Verschlechterung der Leistungsfähigkeit des Transistors verursacht wird. In diesem Fall fließt kein Strom durch den Widerstand13 , der nicht direkt mit der Drain-Kontaktstelle7 verbunden ist, und so wird der Widerstand13 auch nicht beschädigt. Somit kann die vorliegende Ausführungsform eine Oszillation unterdrücken, ohne eine Verschlechterung der Leistungsfähigkeit oder eine Beschädigung des Widerstands zu verursachen. - Hierbei arbeitet, selbst wenn die Resonanzfrequenz oder die Oszillationsfrequenz unbekannt ist, oder wenn eine angenommene Oszillationsfrequenz sich von der tatsächlichen unterscheidet, der Transistor gemäß der vorliegenden Ausführungsform geeignet. Dies gilt, weil die Oszillationsfrequenz eine Frequenz ist, bei welcher eine stehende Welle eines elektrischen Feldes in der Drain-Kontaktstelle
7 erzeugt wird, wie vorstehend beschrieben, und die Frequenz, bei welcher eine stehende Welle eines elektrischen Feldes erzeugt wird, ist eine Frequenz, bei welcher die Drain-Kontaktstelle7 elektrisch mit der Metallverdrahtung10 verbunden ist. Deshalb wird, dadurch dass die Metallverdrahtung10 , die Masse-Kontaktstelle11 und der Widerstand13 ausgebildet werden, ein Verlust automatisch nur für die Resonanzfrequenz oder die Oszillationsfrequenz erzeugt. - Es ist zu beachten, dass die vorliegende Ausführungsform die Durchkontaktierung
12 als ein Verfahren zum Anlegen eines Massepotentials an die Masse-Kontaktstelle11 verwendet, aber andere Verfahren können ebenfalls verwendet werden. Zum Beispiel kann ein Massepotential durch Verwenden eines Drahts oder eines Prüfanschlusses angelegt werden. Die Art des Widerstands13 ist beliebig, und ein Ionen-Implantierungs-Widerstand, ein Dünnfilmwiderstand oder ein Feindrahtwiderstand oder dergleichen kann verwendet werden. Weiter braucht, wenn die Widerstandskomponente der Metallverdrahtung10 hoch ist und der notwendige Verlustumfang nur durch die Metallverdrahtung10 erzeugt werden kann, der Widerstand13 nicht notwendigerweise ausgebildet zu werden. - Zweite Ausführungsform

2 ist eine Draufsicht, die einen Transistor gemäß einer zweiten Ausführungsform der vorliegenden Erfindung darstellt. Um Einflüsse von Störsignalen von außen zu reduzieren, ist ein Schutzring14 auf dem Halbleitersubstrat1 ausgebildet, der eine Mehrzahl von Gate-Elektroden2 , eine Mehrzahl von Source-Elektroden3 und eine Mehrzahl von Drain-Elektroden4 umgibt. Ein Massepotential ist an den Schutzring14 angelegt. - Die Metallverdrahtung
10 bildet einen Teil des Schutzrings14 . Somit ist es möglich, selbst wenn eine andere Metallverdrahtung als die Metallverdrahtung10 auf der Masse-Kontaktstelle11 angeordnet ist, ähnliche Wirkungen wie die der ersten Ausführungsform zu erhalten. Weiter können die Metallverdrahtung10 und der Schutzring14 mit einem anderen Leiter verbunden sein, an den ein Massepotential angelegt ist, zum Beispiel die Source-Kontaktstelle6 . - Um die Wirkungen zu erhalten, muss jedoch die Drain-Kontaktstelle
7 bei einer Resonanzfrequenz elektrisch mit dem Schutzring14 verbunden sein. Um Energie der stehenden Welle des elektrischen Feldes, die in der Drain-Kontaktstelle7 erzeugt wird, zu dem Schutzring14 zu übertragen, muss die Masse-Kontaktstelle11 benachbart zu einem Endbereich der Drain-Kontaktstelle7 ausgebildet sein. Der Abstand zwischen dem Endbereich der Drain-Kontaktstelle7 und der Masse-Kontaktstelle11 ist vorzugsweise 100 Mikrometer oder weniger. - Offenbar sind viele Modifikationen und Variationen der vorliegenden Erfindung angesichts der vorstehenden Lehren möglich. Es soll daher verstanden werden, dass die Erfindung innerhalb des Gültigkeitsumfangs der angehängten Ansprüche anders als ausführlich beschrieben ausgeführt werden kann.
- Die gesamte Offenbarung der
japanischen Patentanmeldung Nr. 2015-140308 - Zusammengefasst weist ein Transistor auf: ein Halbleitersubstrat; eine Mehrzahl von Gate-Elektroden, eine Mehrzahl von Source-Elektroden und eine Mehrzahl von Drain-Elektroden auf dem Halbleitersubstrat; eine Drain-Kontaktstelle auf dem Halbleitersubstrat und mit der Mehrzahl von Drain-Elektroden verbunden; eine Metallverdrahtung auf dem Halbleitersubstrat und mit einem Abstand, benachbart und parallel zu der Drain-Kontaktstelle angeordnet; und eine Masse-Kontaktstelle auf dem Halbleitersubstrat und mit beiden Enden der Metallverdrahtung verbunden.

Claims (9)
- Transistor, aufweisend: ein Halbleitersubstrat (
1 ); eine Mehrzahl von Gate-Elektroden (2 ), eine Mehrzahl von Source-Elektroden (3 ) und eine Mehrzahl von Drain-Elektroden (4 ) auf dem Halbleitersubstrat (1 ); eine Drain-Kontaktstelle (7 ) auf dem Halbleitersubstrat (1 ) und mit der Mehrzahl von Drain-Elektroden (4 ) verbunden; eine Metallverdrahtung (10 ) auf dem Halbleitersubstrat (1 ) und mit einem Abstand, benachbart und parallel zu der Drain-Kontaktstelle (7 ) angeordnet; und eine Masse-Kontaktstelle (11 ) auf dem Halbleitersubstrat (1 ) und mit beiden Enden der Metallverdrahtung (10 ) verbunden. - Transistor gemäß Anspruch 1, wobei die gesamte Drain-Kontaktstelle (
7 ) der Metallverdrahtung (10 ) gegenüberliegt, sodass sie einen Kondensator bilden. - Transistor gemäß Anspruch 1 oder 2, wobei ein Massepotential an die Masse-Kontaktstelle (
11 ) angelegt wird. - Transistor gemäß Anspruch 3, weiter aufweisend einen Draht oder eine Durchkontaktierung innerhalb des Halbleitersubstrats (
1 ), wobei das Massepotential unter Verwendung des Drahts oder der Durchkontaktierung an die Masse-Kontaktstelle (11 ) angelegt wird. - Transistor gemäß einem der Ansprüche 1 bis 4, wobei ein Abstand zwischen der Drain-Kontaktstelle (
7 ) und der Metallverdrahtung (10 ) 100 Mikrometer oder weniger ist. - Transistor gemäß einem der Ansprüche 1 bis 5, weiter aufweisend einen Widerstand (
13 ), der zwischen der Metallverdrahtung (10 ) und der Masse-Kontaktstelle (11 ) angeschlossen ist. - Transistor gemäß Anspruch 6, wobei der Widerstand (
13 ) ein Ionen-Implantierungs-Widerstand, ein Schichtwiderstand oder ein Drahtwiderstand ist. - Transistor gemäß einem der Ansprüche 1 bis 7, weiter aufweisend einen Schutzring (
14 ) auf dem Halbleitersubstrat (1 ) und die Mehrzahl von Gate-Elektroden (2 ), die Mehrzahl von Source-Elektroden (3 ) und die Mehrzahl von Drain-Elektroden (4 ) umgebend, wobei die Metallverdrahtung (10 ) einen Teil des Schutzrings (14 ) bildet. - Transistor gemäß Anspruch 8, wobei ein Abstand zwischen einem Endbereich der Drain-Kontaktstelle (
7 ) und der Masse-Kontaktstelle (11 ) 100 Mikrometer oder weniger ist.
