Claims (3)

237971 16 předmět vynálezu
1. Řídicí polovodičový prvek s vrstvou polovodivého materiálu ohraničenou zdola vrstvoubáze, ve které je vytvořena nejméně jedna U nebo V prohlubeň, která má na povrchu izolo-vanou řídicí elektrodu, přičemž je na obou stranách od řídicí elektrody uloženo prvnía druhé legované polovodivé pásmo s odpovídající první a druhou elektrodou a pod řídicíelektrodou je třetí polovodivé pásmo, přiléhající k prvnímu pásmu a tato pásma i pásmopodložily tvořené zbývající polovodivou vrstvou vytvářejí čtyřvrstvou strukturu na drázemezi první a druhou elektrodou a mají střídavě proloženou vodivost, vyznačující se tím,že první pásmo (8) hraničí s přivrácenou stranou prohlubně (4), přičemž pásmo podložky(11) hraničí s druhou stranou prohlubně (4) a třetím pásmem (9), a tím je vytvořen vodivýspoj.
2. Řídicí polovodičový prvek podle bodu 1, vyznačující se tím, že pásmo podložky (11)Obsahuje oblast zvýšené koncentrace legujícího materiálu ve srovnání s pásmem podložky (11),která začíná od strany.prohlubně, které přiléhá oblast podložky (12), prostírá se do dru-hé zóny (7 0), přičemž se jí nedotýká.
3. Řídicí polovodičový prvek podle bodů 1 a 2, vyznačující se tím, že v určité vzdá-lenosti od prohlubně (4) jsou zrcadlově symetricky vzhledem k řídicí elektrodě (6) ulože-ny doplňkové první elektroda (5*) a doplňková řídicí elektroda (6') stejnými níže polo-ženými pásmy (5#, 6', 9') jaké jsou pod první elektrodou (5) a řídicí elektrodou.
