所述像素单元200包含具有掺杂层或阱161的衬底160。此外且仅出于示例的目的,衬底160为p型衬底并包含掺杂程度高于p型衬底160的p型阱161。所述像素单元200也包含光电传感器150。光电传感器150具有p+区122和n型区124。光电传感器150示为光电二极管,其可以是p-n结光电二极管、肖特基光电二极管、或任何其它适合的光电二极管,但出于举例目的而按p-n-p光电二极管进行讨论。此外,光电传感器150可以是光电门或能够将光子转换成电荷的任何其它光敏区域。光电传感器具有延伸到应变硅层170内的部分。这允许在光电传感器150和漂移扩散区116之间进行电子交换,下文中将进一步讨论这一点。
所示的像素单元200还包含具有关联栅极的转移晶体管126;具有关联栅极的重置晶体管128;源/漏区130;以及浅沟槽隔离(STI)区155。在像素单元200中还示出了源跟随器晶体管127和具有关联栅极的行选择晶体管129,在图3中将其示成电学示图形式,因为其结构对本发明而言并不重要。行选择晶体管129的输出连接到列线131尽管在图3中被示成具有转移晶体管的4晶体管(4T)结构,但是本发明还可以用于3晶体管(3T)结构,不使用转移晶体管,或者用于具有更多或更少晶体管的其它像素单元结构。
参考图4A和4B,图3的像素单元200使用的应变硅层170包含两层,即锗硅(SiGe)基底层172和硅层174。硅层174形成于SiGe基底层172之上。可以使用传统方法形成硅层174。例如,可以通过原子层沉积(ALD)或化学气相沉积(CVD)形成硅层174。由于形成了两层172、174,硅层174的硅原子将自己和SiGe层172中的硅原子“对齐”,如图4B所示。由于这种对齐,在硅层174的硅原子上引入双轴应变,因此形成应变硅层170。对于特定成像器应用,应变硅层170的电性能优于体硅的电性能。具体地,应变硅层170具有更高的电子和空穴迁移率,这意味着成像器件晶体管具有更大驱动电流能力。和传统CMOS成像器相比,从光电二极管150(图3)到漂移扩散区116(图3)的电荷转移增加。重要地,为了重置,从漂移扩散区116(图3)到源/漏区130(图3)的电荷转移也增加。
以预期的硅/锗比例沉积SiGe基底层172。该预期比例取决于施加于硅层174上的预期的应变量。SiGe基底层172中锗浓度优选为约30%至约40%,但可以基于期望光响应、迁移率增强、或其它因素而针对具体应用优化该浓度。通常SiGe合金可以表征成SiXGe(1-X),其中X为摩尔分数。锗硅的其它合金可用作基底层172。例如,SiXGeYCZ也可以用作基底层172(图4B),其中X、Y、Z分别为Si、Ge、C的摩尔分数,且X+Y+Z=1。
应变硅层170厚度为例如约500至约1000。然而应该指出,通过在渐变的底部SiGe层上形成弛豫的SiGe顶层作为复合叠层,可以改变该厚度。这种情况下,可以分别调整各个层,具有变化的锗浓度和例如约200至约800的变化的厚度。所公开的厚度仅仅为示例,不应被看作是任何限制。此外,可以堆叠多个具有不同锗浓度的SiGe层,例如渐变的SiGe层172a和SiGe基底层172b(图5,下文中进一步讨论),从而形成SiGe层172。还应指出,如果使用SiGe或SiGeC或能够使顶部硅层172产生应变的任何其它材料作为形成衬底160的材料,则顶部硅层172和衬底160相关联地形成。
SixGe(1-X)基底层172可扩展(即厚度可以增大),使得其形成衬底自身的更大部分。例如,图5示出了具有更厚的SiGe基底层172的像素单元前体200a,其中基底层172包含渐变SiGe层172a和底部SiGe基底层172b。在本示例中,可将光电二极管150(图3)的大部分形成为SiGe基底层172的部分,显著地改善了像素单元200(图3)内的红光、红外(IR)、和近红外(NIR)响应。通过调整SiXGe(1-X)基底层172的厚度、摩尔分数“X”、和掺杂水平,可以调整红光、IR、和NIR吸收特性。在诸如汽车市场的某些应用中,红光、IR、和NIR响应可能是重要的。通过制作更厚的SiGe基底层172并在硅层174内引入应变,可以获得在蓝光区和红光区都具有高量子效率的期望的传感器。
图6至9示出了根据本发明的具有应变硅层170的像素单元的示例形成方法的各种处理阶段。出于讨论的目的,本发明被描述成形成于p型衬底内;然而,应该理解,也可以在n型衬底内形成互补结构。此外,也可以使用其它光电传感器结构。
参考图6,提供了具有隔离区155的衬底160。形成隔离区155以电隔离随后将形成像素单元的衬底的区域。可以使用任何已知的技术形成隔离区155,例如在LOCOS工艺热氧化底下的硅,或者使用浅沟槽隔离(STI)工艺刻蚀沟槽并用氧化物填充沟槽。形成隔离区155之后,形成和p型衬底160相关联的应变硅层170。可以通过选择性外延生长或前面结合图4A和4B所讨论的CVD形成应变硅层170。
应指出,图6只是本发明的一个实施例;还应指出,如果需要,应变硅层170可包含延展的SiGe基底层172,如前结合图5所述,该基底层172进一步包含渐变的SiGe层172a和底部SiGe基底层172b。可以通过形成具有预期性能的底部SiGe层172b,在SiGe基底层172b上形成渐变SiGe层172a,并在该渐变的SiGe基底层上形成硅层174,形成图5所示的示例中的应变硅层170。
接着均采用熟知的方法(例如栅极氧化物的匀厚沉积、掺杂多晶硅、用于硅化物的金属的沉积、退火以形成硅化物、随后图形化和刻蚀)形成该像素单元的电路,包含转移晶体管栅极、重置晶体管栅极、源跟随器晶体管栅极、以及行选择晶体管栅极。图7示出了像素单元200的一示例实施例,其分别为转移晶体管126(图3)和重置晶体管128(图3)形成了栅叠层115、119。尽管在图中被示成4晶体管(4T)实施例,本发明还可以用于其中不形成转移晶体管126的3晶体管(3T)实施例,或者用于具有更多或更少晶体管的其它像素单元。
在形成栅叠层115、119之后形成p型阱161。可以通过席状注入(blanket implantation)或者掩蔽注入可形成p型阱161。可进行p型阱注入,使得阱161以及将包含用于控制像素阵列的p型外围逻辑阱(未示出)具有不同的掺杂分布。本领域中已知的是,可以使用多个高能注入以调整p型阱161的分布。p型阱161掺杂成比p型衬底160高的掺杂剂浓度。
参考图8,通过本领域中已知的方法(例如离子注入)而形成和衬底160相关联的光电二极管150。应该指出,图8中所示的光电二极管150具有顶部结,该顶部结和应变硅层170相比优选在该衬底更深处。因此,衬底160的一部分仍在光电二极管150上。衬底的该部分保持未掺杂。在像素单元200的非最理想实施例中,其中光电二极管150的顶结和应变硅层170接触,暗电流更有优势。例如,如果在应变硅层170的SiGe/Si界面存在缺陷,增大的泄漏将导致暗电流。在钉扎电压条件下,如果耗尽区延伸到缺陷区域内,暗电流将增大。因此,通过在衬底内比应变硅层170更深的位置形成光电二极管150,可以限制暗电流。
在图9中,在p型阱161内形成漂移扩散区116和源/漏区130。这些区域116、130被制成和应变硅层相关联,并被掺杂成n型导电性(即它们为掺杂区)。出于示例目的,掺杂区116、130为n+掺杂,可以通过对衬底160施加一掩模并使用离子注入掺杂区域116、130而形成。所示像素单元200含有形成于应变硅层170之内和之下的掺杂区域116、130。这纯粹只是像素单元200的一个实施例,不应被理解成是任何限制。最后,使用已知技术在栅叠层115、119各侧上形成栅叠层侧壁绝缘体133,从而分别形成转移晶体管126和重置晶体管128。
在这一阶段,像素单元200基本上完成,可以使用传统工艺形成绝缘、屏蔽、及金属化层,从而将栅线和其它连线连接到该单元。例如,整个表面可覆盖例如由二氧化硅、BSG、PSG、或BPSG制成的钝化层,该钝化层被CMP平整化并被刻蚀以提供接触孔,其随后被金属化以提供接触。还可以使用传统的导体层和绝缘体层将这些结构互连并将该像素连接到外围电路。
图10示出了使用例如CMOS成像器装置308(图1)的成像装置的示例处理系统600,其中成像器装置308包含根据图6至9所示的本发明实施例构造的像素单元200(图3)。图10中所示的任何一个电子元件,包括CPU 601和成像装置308,都可制成用于处理图像的集成电路。
处理系统600包含耦合到局部总线604的一个或多个处理器601。存储器控制器602和主总线桥603也耦合到局部总线604。处理系统600可包含多个存储器控制器602与/或多个主总线桥603。可将存储器控制器602和主总线桥603集成为单个装置606。
储存器控制器602也耦合到一个或多个存储器总线607。每个存储器总线接受包含至少一个存储器件110的存储部件608。存储部件608可以是存储卡或存储模块。存储模块的示例包含单列直插存储模块(single inline memory module,SIMM)以及双列直插存储器模块(double inline memory module,DIMM)。存储部件608可包含一个或多个附加装置609。例如,在SIMM或DIMM中,附加装置609可以是配置存储器,例如串行存在检测(serial presence detect,SPD)存储器。存储器控制器602还可耦合到高速缓冲存储器605。高速缓冲储存储器605可能是该处理系统中唯一的高速缓冲储存器。或者,诸如处理器601的其它装置还可包含高速缓冲存储器,它们可与高速缓冲存储器605形成高速缓冲存储器分级结构。如果处理系统600包含为总线主控器或支持直接存储器存取(DMA)的外围设备或控制器,则存储器控制器602可执行缓存一致性协议。如果存储器控制器602耦合到多个存储器总线607,则每个存储器总线607则可并行地工作,或者不同的地址范围可以映射到不同的存储器总线607。
主总线桥603耦合到至少一个外围总线610。诸如外部设备或附加总线桥的各种装置可以耦合到外围总线610。这些装置可包含存储控制器611、混杂(miscellaneous)I/O装置614、次总线桥615、多媒体处理器618、和传统装置接口620。主总线桥603也可耦合到一个或多个专用高速端口622。在个人计算机中,例如,该专用端口可以是加速图形端口(AGP),用于将高性能视频卡耦合到处理系统600。
存储控制器611将一个或多个存储装置613通过存储总线612耦合到外围总线610。例如,存储控制器611可以是SCSI控制器,存储装置613可以为SCSI盘。I/O装置614可以是任何类型的外部设备。例如,I/O装置614可以是诸如以太网卡的局域网接口。次总线桥可用于将附加装置通过另一个总线接到该处理系统。例如,次总线桥616可以是通用串行端口(USB)控制器,用于将USB装置617耦合通过到处理系统600。多媒体处理器618可以为声卡、视频捕捉卡、或者任何其它类型的媒体接口,其也可以被耦合至诸如扬声器619的一个附加装置。传统装置接口620用于将传统装置621(例如老式键盘和鼠标)耦合到处理系统600。
图10中所示处理系统600仅仅是可以结合本发明使用的示例性处理系统。尽管图10阐述了尤其适合于例如个人计算机或工作站的通用计算机的处理架构,应该意识到,可以进行诸多熟知的修改从而将处理系统600配置成更适用于各种应用。例如,要求处理的许多电子装置可以使用依赖于耦合到存储部件608与/或存储器装置110的CPU601的更简单的架构来实现。这些电子装置包含但不限于音频/视频处理器和记录器、游戏控制器、数字电视机、有线或无线电话、导航装置(包含基于全球定位系统(GPS)与/或惯性导航的系统)、以及数码相机与/或记录器。本发明的成像装置在耦合到像素处理器时,例如,可以在数码相机和视频处理器及记录器中得到实施。各种修改例如可包含排除不需要的部件,添加专门的装置或电路,与/或集成多个装置。
应再次指出,尽管特定地结合具有应变硅层的CMOS像素单元描述了本发明,但本发明具有更广的应用,可用于任何成像设备。例如,本发明可以结合CCD成像器使用。类似地,上述工艺仅仅是可以使用的许多方法中的几个。上述描述和附图阐述了可获得本发明的目标、特征、及优点的优选实施例。尽管已经描述了特定的优点和优选实施例,本领域技术人员将会意识到,在不离开本发明的精神或范围的情况下可以进行各种替换、添加、删除、调整、与/或其它改变。因此,本发明不受前述描述限制,而仅由所附权利要求的范围限制。
Claims (48)
1.至少一个像素单元,包含:
半导体衬底,在其上部包含应变硅层;以及
光电传感器,形成在所述半导体衬底的上部区域内,用于产生电荷。
2.权利要求1的像素单元,其中所述应变硅层的厚度为约500至约1000。
3.权利要求1的像素单元,其中所述应变硅层包含形成于锗硅基底层之上的顶部硅层。
4.权利要求3的像素单元,其中所述锗硅基底层包含SiXGe(1-X)。
5.权利要求3的像素单元,其中所述锗硅基底层包含SiXGeYCZ,且X+Y+Z=1。
6.权利要求3的像素单元,其中所述锗硅基底层包含具有不同锗浓度的多层锗硅。
7.权利要求3的像素单元,其中所述锗硅基底层的锗浓度为约30%至约40%。
8.权利要求1的像素单元,进一步包含形成于包含所述应变层的所述衬底的区域内的重置晶体管、源跟随器晶体管、以及行选择晶体管。
9.权利要求8的像素单元,进一步包含形成于包含所述应变硅层的所述衬底的区域内的转移晶体管。
10.至少一个像素单元,包含:
半导体衬底,在其上部包含应变硅层;
光电传感器,在所述半导体衬底的上部区域内形成,用于产生电荷;
重置晶体管,与所述半导体衬底的所述上部相关联地形成;
源跟随器晶体管,与所述半导体衬底的所述上部相关联地形成;以及
行选择晶体管,与所述半导体衬底的所述上部相关联地形成。
11.权利要求10的像素单元,其中所述应变硅层的厚度为约500至约1000。
12.权利要求10的像素单元,其中所述应变硅层包含形成于锗硅基底层之上的顶部硅层。
13.权利要求12的像素单元,其中所述锗硅基底层包含SiXGe(1-X)。
14.权利要求12的像素单元,其中所述锗硅基底层包含SiXGeYCZ,且X+Y+Z=1。

35.一种处理系统,包含:
处理器;
耦合到所述处理器的成像装置,所述成像装置具有多个像素单元,至少一个所述像素单元包含:
半导体衬底,在其上部包含应变硅层;
光电传感器,在所述半导体衬底的上部区域内形成,用于产生电荷;以及
读出电路,包含形成于所述衬底上的至少一个输出晶体管。
36.权利要求35的系统,其中所述应变硅层的厚度为约500至约1000。
37.权利要求35的系统,其中所述应变硅层包含形成于锗硅层之上的顶部硅层。
38.权利要求37的系统,其中所述锗硅基底层的锗浓度为约30%至约40%。
39.形成像素单元的方法,包含:
形成半导体衬底;
与所述半导体衬底的上部相关联地形成应变硅层;以及
在所述半导体衬底的所述上部形成用于产生电荷的光电传感器。
40.根据权利要求39的方法,进一步包含在包含所述应变层的所述衬底的区域内形成重置晶体管、源跟随器晶体管、以及行选择晶体管。
41.根据权利要求40的方法,进一步包含在包含所述应变硅层的所述衬底的区域内形成转移晶体管。
42.根据权利要求39的方法,其中通过形成厚度为约500至约1000的应变硅层来执行应变硅层的所述制备。
43.根据权利要求39的方法,其中通过在锗硅基底层上形成顶部硅层来执行应变硅层的所述制备。
44.根据权利要求43的方法,其中所述锗硅基底层包含SiXGe(1-X)。
