Abstract

技术领域
本文公开的实施例涉及一种金属部件。
背景技术
在现有技术中,已经已知一种技术,该技术在诸如用于制造半导体装置的引线框架这样的金属部件中的金属基材的表面上形成镍镀层。
此外,作为其示例,已经已知一种称为预镀引线框架(Pd-PPF)的技术,其中,在引线框架的金属基材的表面依次形成镀镍层、镀钯层和镀金层(参见专利文献JPH04-115558A)。
然而,这些镍层具有比较大的膜厚,这增加了制造成本。
发明内容
实施例的方面提供一种用于制造半导体装置的金属部件,其中,在能够保持良好特性的同时能够减小镍层的厚度。
根据实施例的一个方面,用于制造半导体装置的金属部件包括:具有导电性的基材;镍层,该镍层形成在所述基材的表面上并且包含镍作为主要成分;以及形成在所述镍层的表面上的贵金属层。镍层包括不含磷的第一镍层以及包含0.01至1的重量百分比的磷的第二镍层。
根据实施例的一个方面,在用于制造半导体装置的金属部件中,在能够保持良好特性的同时能够减小镍层的厚度。

具体实施方式
下文,将参考附图描述引线框架作为本申请中公开的用于制造半导体装置的金属部件的示例。本公开不限于下文描述的实施例。此外,应当注意附图是示意的,并且因此各个部件的尺寸关系、各个部件的比率等可能不同于实际的情况。此外,附图可能包括具有互不相同的尺寸关系和比率的部分。
在现有技术中,已经已知一种称为Pd-PPF的技术,其中,在用于制造半导体装置的引线框架中,在金属基材的表面上依次形成镀镍层、镀钯层和镀金层。
由于该Pd-PPF能够实现焊料的润湿性以及结合导线的结合特性两者,所以使用这样的Pd-PPF使得能够通过简单的处理制造半导体装置。
然而,在现有技术中,当仅减小镍镀层的厚度时,基材中包含的铜可能扩散至Pd-PPF的表面,并且因此焊料的润湿性等可能劣化。另一方面,当镍镀层的厚度增大时,用于形成镍镀层的单件工时变长,并且因此制造成本可能升高。
因此,预期实现如下技术:通过克服上述问题而能够在维持Pd-PPF 中的良好特性的同时减小镍层的厚度。
<引线框架和半导体装置>
首先,将参考图1和2描述根据实施例的引线框架1和半导体装置100。图1是示出根据实施例的引线框架1的示意图,并且图2是示出根据实施例的半导体装置100的截面图。
图1所示的引线框架1是用于制造方形扁平封装(QFP)型的半导体装置100的引线框架。注意,本公开的技术可以应用于用于制造诸如小外形封装(SOP)和在半导体装置背面露出引线的方形扁平无引线封装(QFN)这样的其他类型的半导体装置的引线框架。
根据实施例的引线框架1具有例如在俯视图中的带状,并且多个单元引线框架10沿着长度方向并排地形成。单元引线框架10是与使用引线框架1制造的各个半导体装置100相对应的部分。多个单元引线框架10可以不仅沿着引线框架1的长度方向而且沿着引线框架1的宽度方向地并排形成。
如图1所示,单元引线框架10包括管芯焊盘11、多个引线12和堤坝13。虽然图1未示出,但是定位孔可以在引线框架1的长边的侧表面上并排地设置。
管芯焊盘11设置在例如单元引线框架10的中央部。如图2所示,半导体元件101能够安装于管芯焊盘11的正面侧。
管芯焊盘11通过管芯焊盘支撑部11a连接至单元引线框架10的外缘部,并且由单元引线框架10支撑。管芯焊盘支撑部11a分别设置在例如管芯焊盘11的四角处。
多个引线12绕管芯焊盘11并排布置,并且各自的末端部12a从单元引线框架10的外缘部向管芯焊盘11延伸。如图2所示,引线12 用作半导体装置100的连接端。
引线12具有末端部12a和基端部12b。如图2所示,在半导体装置100中,铜、铜合金、铝、铝合金等形成的结合线102连接至引线 12的末端部12a。因此,引线框架1需要具有与结合线102的高度结合的特性。堤坝13将相邻引线12互相连接。
除了引线框架1、半导体元件101和结合线102,半导体装置100 还包括密封树脂103。密封树脂103由例如环氧树脂等形成,并且通过成型加工等成型为预定形状。密封树脂103密封半导体元件101、结合线102、管芯焊盘11等。
引线12的基端部12b用作半导体装置100的外部端子(外部引线),并且焊接接合至基板。在其中管芯焊盘11的背表面从密封树脂 103露出的类型或者其中设置散热基座的类型的半导体装置100中,其背表面焊接结合至基板。因此,引线框架1需要具有对焊料的高润湿性。
堤坝13具有用于防止在密封树脂103成型的成型过程中所使用的树脂向基端部12b(外部引线)侧泄漏的坝的作用,并且在半导体装置 100的制造过程中最终被切割。
<实施例>
接着,将参考图3A描述根据实施例的引线框架1的细节。图3A 是根据实施例的引线框架1的放大截面图。
如图3A所示,根据实施例的引线框架1包括基材2、镍层3和贵金属层4。基材2由具有导电性的材料(例如,诸如铜或铜合金的金属材料)所形成。贵金属层4形成于镍层3的表面上并且包含钯、金和银中的至少一种作为主要成分。贵金属层可以为单层或者多层。
在引线框架1中,镍层3形成在基材2的表面2a上。镍层3包含镍(Ni)作为主要成分,并且能够通过例如镀镍处理形成。
镍层3包括第一镍层31和第二镍层32。第一镍层31是不包含磷 (P)的镍层。在本公开中,“不包含”也包括包含作为不可避免的杂质的磷的情形。
第二镍层32是以预定的比例包含磷的镍层。第二镍层32包含例如0.01(wt%)至1(wt%)的磷。第二镍层32包含例如预定比例的磷并且具有柱状晶体结构。此处,(wt%)的单位表示物质的重量百分比。
在本公开中,第一镍层31可以包含镍之外的元素,并且第二镍层 32可以包含镍和磷之外的元素。
在实施例中,如图3A所示,镍层3包括第一镍层31和第二镍层32两层。在实施例中,第一镍层31布置在基材2的表面2a上,并且第二镍层32布置在第一镍层31的表面31a上。
贵金属层4形成在镍层3的表面3a(在实施例中,第二镍层32 的表面32a)上。贵金属层4包括钯层41和金层42。钯层41包含钯(Pd) 作为主要成分,并且能够通过例如镀钯处理而形成。金层42包含金(Au) 作为主要成分,并且能够通过例如镀金形成。
由于贵金属层4由几乎不氧化的贵金属形成,所以能够在根据实施例的引线框架1中防止在引线框架1的表面1a上形成氧化物。因此,根据实施例,能够实现其中焊料的润湿性和结合线102的结合特性(见图2)互相兼容的引线框架1。
根据实施例的贵金属层4不限于贵金属层4由钯层41和金层42 所形成的情形,并且可以由含银(Ag)作为主要成分的银层所形成。此外,根据实施例的贵金属层4可以仅由银层形成。
此处,在实施例中,镍层3包括包含0.01(wt%)至1(wt%)的磷的第二镍层32,使得能够防止在第二镍层32中的基材2中包含的铜的扩散。
这是因为,在第二镍层32的内部,浓缩的磷被钉扎(pinned)在相邻晶粒之间的界面处,并且该磷抑制了铜的扩散。
在实施例中,镍层3包括包含磷和具有柱状晶体结构的第二镍层 32,使得能够防止在第二镍层32中的基材2中包含的铜的扩散。
这是因为,由于镍在第二镍层32内部是柱状晶体,因此晶粒边界的面积比镍为微晶的情况小,并且存在于面积小的晶粒边界中的磷抑制铜的扩散。
在实施例中,镍层3包括第二镍层32,使得即使在整个镍层3的厚度减小时也能够防止铜向引线框架1的表面1a的扩散。
因此,即使在整个镍层3的厚度减小时,由于能够防止表面1a上的铜的氧化,所以也能够实现其中焊料的润湿性和结合线102的结合特性互相兼容的引线框架1。
即,在实施例中,镍层3包括第二镍层32,使得在能够在Pd-PPF 中保持良好特性的同时能够减小镍层3的厚度。
此外,在实施例中,镍层3包括不包含磷的第一镍层31,使得与镍层3仅由包含磷的第二镍层32所形成的情形相比,第二镍层32的厚度能够减小。
这是因为,即使在第二镍层32的厚度减小时,通过用第一镍层 31代替与减小的厚度相对应的功能,能够赋予镍层3与镍层3仅由第二镍层32形成的情形相当的功能。
通过减小第二镍层32的厚度,能够减小具有相对高的制造成本的第二镍层32的制造成本。即,根据实施例,镍层3包括不包含磷的第一镍层31,使得能够减小整个镍层3的制造成本。
在实施例中,如图3A所示,第一镍层31可以形成在基材2的表面2a上,并且第二镍层32可以形成在第一镍层31的表面31a上。即,在实施例中,第二镍层32可以设置为比第一镍层3更接近引线框架1 的表面1a侧。
由此,第二镍层32能够防止第一镍层31中包含的镍向引线框架 1的表面1a扩散。这是因为,在第二镍层32的内部,浓缩的磷存在于相邻晶粒之间的界面处,并且这样磷也抑制了镍的扩散。
即,在实施例中,第二镍层32布置为比第一镍层31更接近引线框架1的表面1a侧,使得能够防止表面1a上的镍的氧化。因此,根据实施例,能够实现其中焊料的润湿性和结合线102的结合特性以高水平互相兼容的引线框架1。
在实施例中,第二镍层32可以包含0.01(wt%)至0.5(wt%)的磷。结果,整个镍层3的制造成本能够进一步降低,并且能够满意地保持镍层3的外观。
在实施例中,第二镍层32在镍层3中的厚度的比例可以为50(%) 以下。结果,整个镍层3的制造成本能够进一步降低。
在实施例中,第二镍层32的厚度可以为0.1(μm)以上。结果,能够进一步防止铜向引线框架1的表面1a的扩散,使得能够满意地保持引线框架1的表面1a上的焊料的润湿性。
<修改例1>
接着,将参考图3A至3C和图4A至4C描述根据实施例的引线框架1的各种修改例。图3B是根据实施例的修改例1的引线框架1的放大截面图。修改例1与上述实施例的不同之处在于镍层3中的第一镍层31和第二镍层32的布置。
具体地,如图3B所示,第二镍层32形成在基材2的表面2a上,并且第一镍层31形成在第二镍层32的表面32a上。然后,贵金属层4 的钯层41形成在第一镍层31的表面31a上。
在修改例1中,与实施例中的相似,镍层3包括包含0.01(wt%) 至1(wt%)的磷的第二镍层32,使得在能够在Pd-PPF中保持良好特性的同时能够减小镍层3的厚度。
此外,在修改例1中,像上述实施例中一样,镍层3包括包含磷且具有柱状晶体结构的第二镍层32,使得能够在Pd-PPF中保持良好特性的同时,能够减小镍层3的厚度。
此外,在修改例1中,像上述实施例中一样,镍层3包括不包含磷的第一镍层31,使得能够减小整个镍层3的制造成本。
在修改例1中,第二镍层32可以包含0.01(wt%)至0.5(wt%)的磷。结果,整个镍层3的制造成本能够进一步降低,并且能够满意地保持镍层3的外观。
在修改例1中,第二镍层32在镍层3中的厚度的比例可以为50(%) 以下。结果,整个镍层3的制造成本能够进一步降低。
在修改例1中,第二镍层32的厚度可以为0.1(μm)以上。结果,能够进一步防止铜向引线框架1的表面1a的扩散,使得能够满意地保持引线框架1的表面1a上的焊料的润湿性。
<修改例2>
图3C是根据实施例的修改例2的引线框架1的放大截面图。修改例2在镍层3的构造上不同于上述实施例和修改例1。具体地,如图 3C所示,第二镍层32A形成在基材2的表面2a上,并且第一镍层31 形成在第二镍层32A的表面32Aa上。
此外,第二镍层32B形成在第一镍层31的表面31a上,并且贵金属层4的钯层41形成在第二镍层32B的表面32Ba上。第二镍层32B 是另一个第二镍层的实例。
如上所述,本发明的技术不限于镍层3具有两层的情形,并且镍层3可以具有三层以上的构造。
在修改例2中,与上述实施例中相似,镍层3包括包含0.01(wt%) 至1(wt%)的磷的第二镍层32A和32B,使得能够在Pd-PPF中保持良好特性的同时,能够减小镍层3的厚度。

<修改例3>
图4A是根据实施例的修改例3的引线框架1的放大截面图。在修改例3中,第一镍层31的表面形状不同于上述实施例。具体地,如图 4A所示,在形成在基材2的表面2a上的第一镍层31中,表面31a是粗糙的。粗糙的表面31a能够通过在适当的镀层溶液和镀层形成条件下进行第一镍层31的镀镍处理而形成。
在修改例3中,依次形成在表面31a上的第二镍层32、钯层41 和金层42的表面32a、41a和42a能够是粗糙的,使得引线框架1的表面1a能够是粗糙的。
由此,在修改例3中,引线框架1与密封树脂103(见图2)之间的粘附性能够通过所谓的锚定效应而提高。即,根据修改例3,能够实现具有对密封树脂103的优秀粘附性的引线框架1,并且镍层3包括包含0.01(wt%)至1(wt%)的磷的第二镍层32,使得能够获得在Pd-PPF中的良好特性。

图4B是根据实施例的修改例4的引线框架1的放大截面图。修改例4与修改例3的不同之处在于镍层3中的第一镍层31和第二镍层32 的布置。
具体地,如图4B所示,第二镍层32形成在基材2的表面2a上,并且粗糙的第一镍层31形成在第二镍层32的表面32a上。然后,贵金属层4的钯层41形成在第一镍层31的粗糙的表面31a上。

[实例]
下文,将参考实例和参照例更详细地描述本公开的内容,但是本公开不限于下列的实例。
<评价1>[实例1]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面形成0.1(μm)厚的不包含磷的第一镍层。
使用瓦兹镀镍液(Watts bath)(硫酸镍:240(g/L),氯化镍:45(g/L),硼酸浓度:35(g/L),电流密度:5(A/dm2),浴温:50(℃),pH=3.5,阳极:镍板)形成第一镍层。在本公开中,在以下的实例1至48、参照例1至12和比较例1至14中也以相同的条件形成第一镍层。
接着,通过电镀处理在第一镍层的表面上形成0.1(μm)厚的包含 0.1(wt%)磷的第二镍层。
使用瓦兹镀镍液(硫酸镍:240(g/L),氯化镍:45(g/L),硼酸浓度: 35(g/L),磷浓度:20(mg/L),电流密度:5(A/dm2),浴温:50(℃), pH=3.5,阳极:镍板)形成第二镍层。在本公开中,除磷浓度之外,在以下的实例1至48和参照例1至12中也以相同的条件形成第二镍层。
通过下列方法测量第二镍层中包含的磷的浓度。首先,称取样品表面的镍箔约80(mg),并且将镍箔溶解于10(mL)的61(%)硝酸(13(mol/L))中,并使用100(mL)量瓶将总体积调整至100(mL)。
接着,在上述制备的5(mL)磷浓度测定用样品溶液中添加10(mL) 的61(%)硝酸,并且使用100(mL)量瓶将总体积调整为100(mL)。
接着,使用市售的ICP发射光谱仪(株式会社堀场制作所(Horiba, Ltd.)制造,产品名:ULTIMA2),对如上制备的磷浓度测量用样品溶液的磷的浓度进行测量。在本公开中,在以下的实例1至48和参照例 1至12中也以相同的条件测量第二镍层包含的磷的浓度。
描述返回到根据实例1的引线框架的制造过程。在形成第二镍层之后,通过电镀处理在第二镍层的表面上形成厚度为0.020(μm)的钯层。
在下列条件下形成钯层:钯浓度:1.6(g/L),电流密度:1.0(A/dm2),浴温:50(℃),pH=6.7,并且阳极:氧化铱。在本公开中,在以下的实例1至48、参照例1至12和比较例1至14中,也以同样的条件形成钯层。
接着,通过电镀处理,在钯层的表面上形成在0.004(μm)至 0.006(μm)的范围内的厚度的金层。从而获得了根据实例1的引线框架。
金层在下列条件下形成:金浓度:0.8(g/L),电流密度:3(A/dm2),浴温:50(℃),pH=6.4,并且阳极:氧化铱。在本公开中,在以下的实例1至48、参照例1至12和比较例1至14中,也以同样的条件形成金层。
[实例2至4]
通过使用与上述实例1的方法相同的方法获得根据实例2至4的引线框架。在实例2至4中,电镀处理的条件调整为使得第一镍层和第二镍层的膜厚变为表1所示的膜厚。
[实例5]

[实例6至8]
通过使用与上述实例5的方法相同的方法获得根据实例6至8的引线框架。在实例6至8中,电镀处理的条件调整为使得第二镍层和第一镍层的膜厚变为表1所示的膜厚。
[比较例1]

[比较例2至4]
通过使用与上述比较例1的方法相同的方法获得根据比较例2至 4的引线框架。在比较例2至4中,电镀处理的条件调整为使得第一镍层的膜厚变为表1所示的膜厚。
[比较例5]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.2(μm)厚的含磷比例比第二镍层高(本公开中6.7(wt%))的镍磷(NiP)层。
使用瓦兹镀镍液(硫酸镍:150(g/L),氯化镍:150(g/L),Nihoroid 处理:200(mL/L),Kisai Co.,Ltd.制造,电流密度:7.5(A/dm2),浴温: 60(℃),pH=0.3,并且阳极:镍板)形成镍磷层。
使用市售的荧光x射线测量仪(Fischer Instruments制造,产品名: XDV-μ)测量镍磷层中包含的磷的浓度。
接着,通过电镀处理在镍磷层的表面上形成0.020(μm)厚的钯层。然后,通过电镀处理,在钯层的表面上形成0.004(μm)至0.006(μm)的范围内的厚度的金层。因此,获得了根据比较例5的引线框架。
[比较例6至8]
通过使用与上述比较例5的方法相同的方法获得根据比较例6至 8的引线框架。在比较例6至8中,电镀处理的条件调整为使得镍磷层的膜厚变为表1所示的膜厚。
后来,针对如上所述获得的根据实例4和8以及比较例4和8的引线框架,使用市售的扫描电子显微镜(SEM)(由Hitachi High-Tech Fielding Co.,Ltd.制造的日立高分辨场发射扫描电子显微镜S-4800)评价表面附近的截面形态。
图5至图8是根据实例4和8和比较例4和8的引线框架的截面形态的SEM照片。
如图5和图6所示,能够看到本公开的第二镍层具有比较大的晶粒的柱状晶体结构。此外,从图5和6所示的实例4和8与图7所示的比较例4之间的比较能够看到,本公开的第二镍层具有与不含磷的第一镍层相同的晶体结构(具有比较大的晶粒的柱状晶体结构)。
从图5和图6所示的实例4和8与图8所示的比较例8之间的比较能够看到,本公开的第二镍层具有与含更多磷的镍磷层完全不同的晶体结构(镍磷层具有晶粒小的微晶结构)。
接着,针对如上获得的根据实例1至8和比较例1至8的引线框架,通过使用市售的可焊性测试仪(Resca Corporation制造,产品名 SAT-S100)评价焊料的润湿性。具体而言,在下述测定条件下通过弧面状沾锡试验法(meniscograph method)评价过零时间(ZCT)。·浸入速度:5(mm/s),·浸入深度:1(mm),焊剂:松香焊剂(R型),焊料:Sn-37Pb(230℃),样品加热装置:亚速旺商贸有限公司(AS ONE Corporation)制造的HHP-411,·样品加热条件:400(℃),30(秒)
过零时间越短,焊料对引线框架的润湿性越好。在本公开中,过零时间“NG”是指过零时间为10秒以上。
在此,对于实例1至8和比较例1至8,镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚、镍磷层的膜厚和过零时间的测量结果如表1所示。

能够看到,根据实例1至8的引线框架的所有过零时间都在1(秒) 以内。因此,根据本实施例,当镍层中包含含有0.1(wt%)的磷且膜厚为0.1(μm)以上的第二镍层时,能够实现具有优秀的焊料润湿性的引线框架。
从实例1至8与比较例1至4之间的比较可知,通过由不含磷的第一镍层和含磷的第二镍层形成镍层,提高了焊料的润湿性。
从实例1至8与比较例5至8之间的比较可知,通过使用具有柱状晶体结构的第二镍层代替具有微晶结构的镍磷层,提高了焊料的润湿性。
<评价2>[实例9]

[实例13]

[比较例9]

[比较例10至14]
通过使用与上述比较例9的方法相同的方法获得根据比较例10至 14的引线框架。在比较例10至14中,电镀处理的条件调整为使得第一镍层的膜厚变为表2所示的膜厚。
接着,针对如上获得的根据实例9至16、参照例1至4和比较例 9至14的引线框架,通过与上述评价1相同的方法评价焊料的润湿性 (利用弧面状沾锡试验法的过零时间)。
在此,对于实例9至16、参照例1至4和比较例9至14,镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚和过零时间的测量结果如表2所示。

接着,通过电镀处理在第二镍层的表面上形成0.020(μm)厚的钯层。然后,通过电镀处理,在钯层的表面上形成0.004(μm)至0.006(μm) 的范围内的厚度的金层。因此,获得了根据实例17的引线框架。
[实例18至23和参照例5]
通过使用与上述实例17的方法相同的方法获得根据实例18至23 和参照例5的引线框架。在实例18至23和参照例5中,电镀处理的条件调整为使得第二镍层中的磷的含量为表3所示的含量。
接着,针对如上所述获得的根据实例17至23和参照例5的引线框架,视觉评价外观是否良好。从外观的角度,具有不均匀的色调的引线框架被视为不良外观。
在此,对于实例17至23和参照例5,镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚和外观的评价结果如表3所示。

在此,对于实例37至42和参照例10至12,镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚、钯层的膜厚和过零时间的测量结果如表6所示。

能够看到,根据实例37至42的引线框架的所有过零时间都在1 (秒)以内。此外,能够看到,即使在钯层变薄时也能够满意地保持焊料的润湿性。因此,根据本实施例,含有0.1(wt%)的磷且膜厚为0.1(μm)以上的第二镍层布置为比第一镍层更接近基材的表面侧,使得能够实现具有优秀的焊料润湿性的引线框架。
此外,能够从实例37和38与评价5所示的实例31和32之间的比较看到,通过将第二镍层设置为比第一镍层更接近引线框架的表面侧,能够进一步提高焊料润湿性。
<评价7>[实例43]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.1(μm)厚的不包含磷的第一镍层。接着,通过电镀处理在第一镍层的表面上形成 0.2(μm)厚的包含0.1(wt%)磷的第二镍层。
接着,通过电镀处理在第二镍层的表面上形成0.020(μm)厚的钯层。然后,通过电镀处理,在钯层的表面上形成0.004(μm)至0.006(μm) 的范围内的厚度的金层。因此,获得了根据实例43的引线框架。
[实例44和45]
通过使用与上述实例43的方法相同的方法获得根据实例44和45 的引线框架。在实例44和45中,电镀处理的条件调整为使得第一镍层和第二镍层的膜厚变为表7所示的膜厚。
接着,对于如上获得的根据实例43至45的引线框架,通过与上述评价1相同的方法评价焊料的润湿性(利用弧面状沾锡试验法的过零时间)。
在此,对于实例43至45,第二镍层的膜厚比例、镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚、钯层的膜厚和过零时间的测量结果如表7所示。

能够看到,根据实例43至45的引线框架的所有过零时间都在1 (秒)以内。因此,根据本实施例,含有0.1(wt%)的磷且膜厚比例在 33(%)至67(%)的范围内的第二镍层设置为比第一镍层更接近引线框架的表面侧,使得能够实现具有优秀的焊料润湿性的引线框架。
<评价8>[实例46]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.1(μm)厚的包含0.1(wt%)的磷的第二镍层。接着,通过电镀处理在第二镍层的表面上形成0.2(μm)厚的不含磷的第一镍层。
接着,通过电镀处理在第一镍层的表面上形成0.020(μm)厚的钯层。然后,通过电镀处理,在钯层的表面上形成0.004(μm)至0.006(μm) 的范围内的厚度的金层。因此,获得了根据实例46的引线框架。
[实例47和48]
通过使用与上述实例46的方法相同的方法获得根据实例47和48 的引线框架。在实例47和48中,电镀处理的条件调整为使得第二镍层和第一镍层的膜厚变为表8所示的膜厚。
接着,很对如上获得的根据实例46至48的引线框架,通过与上述评价1相同的方法评价焊料的润湿性(利用弧面状沾锡试验法的过零时间)。
在此,对于实例46至48,第二镍层的膜厚比例、镍层的总膜厚、第一镍层的膜厚、第二镍层的膜厚、钯层的膜厚和过零时间的测量结果如表8所示。

能够看到,根据实例46至48的引线框架的所有过零时间都在1 (秒)以内。因此,根据本实施例,含有0.1(wt%)的磷且膜厚比例在 33(%)至67(%)的范围内的第二镍层布置为比第一镍层更接近基材的表面侧,使得能够实现具有优秀的焊料润湿性的引线框架。
<评价9>[实例49]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.7(μm)厚的不包含磷的第一镍层。使用氨基磺酸盐浴(镍浓度:145(g/L),氯浓度: 100(g/L),硼酸浓度:30(g/L),电流密度:6(A/dm2),浴温:45(℃), pH=3.7,以及阳极:镍板)形成第一镍层。第一镍层的表面是粗糙的。
接着,通过电镀处理在第一镍层的粗糙的表面上形成0.05(μm)厚的包含0.1(wt%)磷的第二镍层。因此,获得了根据实例49的引线框架。
[实例50至53]
通过使用与上述实例49的方法相同的方法获得根据实例50至53 的引线框架。在实例50至53中,电镀处理的条件调整为使得第一镍层的膜厚和第二镍层的膜厚变为图9所示的膜厚。
[比较例15]
通过与实例49中相同的方法形成0.7(μm)厚的不含磷的第一镍层。因此,获得了根据比较例15的引线框架。
[比较例16]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.8(μm)厚的不包含磷的第一镍层。使用瓦兹镀镍液(硫酸镍:240(g/L),氯化镍: 45(g/L),硼酸浓度:35(g/L),电流密度:5(A/dm2),浴温:50(℃), pH=3.5,阳极:镍板)形成第一镍层。第一镍层的表面是平滑的。因此,获得了根据比较例16的引线框架。
接着,针对如上获得的根据实例49至53以及比较例15和16的引线框架,使用市售的试验装置(Noston-Advance Technology Inc.制造,商品名:DAGE 4000plus)评价树脂的粘附性。具体地,通过在下列的测量条件下的耦合剪切试验评价剪切力。·成型树脂: EME-G631H,·成型温度:175(℃),固化后:175(℃),4(小时)
耦合试验中的剪切力的值越大,则树脂对引线框架的粘附性越好。
接着,钯层和金层形成于根据实例49至53和比较例15的引线框架的表面。对于这些引线框架,评价通过弧面状沾锡试验法实现1秒以下的过零时间的钯层的最小膜厚。金层的厚度在0.004(μm)至 0.006(μm)的范围内。
在此,对于实例49至53以及比较例15和16,第一镍层和第二镍层的膜厚、实现1秒以下的过零时间的钯层的最小膜厚、树脂粘附性的评价以及引线框架的表面形态和截面形态的SEM照片示于图9。
由实例49至53与比较例15之间的比较能够看到,通过将含有 0.1(wt%)磷的第二镍层设置为比第一镍层更靠近引线框架的表面侧,即使在钯层变薄时,也能够有利地保持焊料的润湿性。
此外,能够从实例49至53与比较例16之间的比较看到,通过使第一镍层的表面粗糙化能够提高树脂对引线框架的粘附性。
<评价10>[实例54]
首先,制备包含铜作为主要成分的引线框架的基材。接着,对基材进行脱脂酸洗后,通过电镀处理在基材的表面上形成0.05(μm)厚的包含0.1(wt%)的磷的第二镍层。
接着,通过电镀处理在第二镍层的表面上形成0.7(μm)厚的不含磷的第一镍层。使用氨基磺酸盐浴(镍浓度:145(g/L),氯浓度:100(g/L),硼酸浓度:30(g/L),电流密度:6(A/dm2),浴温:45(℃),pH=3.7,以及阳极:镍板)形成第一镍层。第一镍层的表面是粗糙的。因此,获得了根据实例54的引线框架。
[实例55至58]
通过使用与上述实例54的方法相同的方法获得根据实例55至58 的引线框架。在实例55至58中,电镀处理的条件调整为使得第二镍层的膜厚和第一镍层的膜厚变为图10所示的膜厚。
接着,针对如上获得的根据实例54至58的引线框架,通过与上述评价9相同的方法评价树脂的粘附性(利用耦合剪切试验的剪切力)。
接着,钯层和金层形成在根据实例54至58的引线框架的表面上。对于这些引线框架,评价通过弧面状沾锡试验法实现1秒以下的过零时间的钯层的最小膜厚。金层的厚度在0.004(μm)至0.006(μm)的范围内。
对于实例54至58以及比较例15和16,第一镍层和第二镍层的膜厚、实现1秒以下过零时间的钯层的最小膜厚、树脂粘附性的评价、引线框架的表面形态和截面形态的SEM照片示于图10。
由实例54至58与比较例15之间的比较能够看到,通过将含有0.1(wt%)的磷的第二镍层设置为比第一镍层更靠近基材的表面侧,即使在钯层变薄时,也能够有利地保持焊料的润湿性。
能够从实例54至58与比较例16之间的比较看到,通过使第一镍层的表面粗糙化能够提高树脂对引线框架的粘附性。
能够从实例54至58与评价9所示的实例49至53之间的比较看到,通过粗糙化的第一镍层设置为比第二镍层更接近引线框架的表面侧,能够进一步提高树脂的粘附性。
由实例54至58与实例49至53之间的比较能够看到,通过将第二镍层设置为比粗糙化的第一镍层更靠近引线框架的表面侧,即使在钯层进一步变薄时,也能够有利地保持焊料的润湿性。
虽然上文已经描述了本发明的实施例,但是本发明不限于上述实施例,并且能够在不背离本发明的主旨的情况下做出各种改变。例如,在对以含铜作为主要成分的引线框架的基材进行脱脂酸洗后,可以进行诸如化学抛光或者电解抛光这样的表面处理。可以在引线框架基材和镍层之间设置其它金属层。
如上所述,根据实施例的金属部件(引线框架1)在用于制造半导体装置的金属部件中包括基材2、镍层3和贵金属层4。基材2具有导电性。镍层3形成在基材2的表面2a上并且包含镍作为主要成分。贵金属层4形成在镍层3的表面3a上。镍层3包括不含磷的第一镍层31和含有0.01(wt%)至1(wt%)的磷的第二镍层32。结果,在用于制造半导体装置100的金属部件中,在能够保持良好特性的同时,能够减小镍层3的厚度。
在根据实施例的金属部件(引线框架1)中,第二镍层32含有 0.01(wt%)至0.5(wt%)的磷。结果,整个镍层3的制造成本能够进一步降低,并且能够满意地保持镍层3的外观。
根据实施例的金属部件(引线框架1)在用于制造半导体装置的金属部件中包括基材2、镍层3和贵金属层4。基材2具有导电性。镍层3形成在基材2的表面2a上并且包含镍作为主要成分。贵金属层4 形成在镍层3的表面3a上。镍层3包括不含磷的第一镍层31和包含磷并且具有柱状晶体结构的第二镍层32。结果,在用于制造半导体装置100的金属部件中,在能够保持良好特性的同时,能够减小镍层3 的厚度。
在根据实施例的金属部件(引线框架1)中,第一镍层31的表面 31a是粗糙的。结果,能够实现具有对密封树脂103的优秀的粘附性的引线框架1。
在根据实施例的金属部件(引线框架1)中,第一镍层31形成在基材2的表面2a上,并且第二镍层32形成在第一镍层31的表面31a 上。这使得其能够实现其中焊料的润湿性和结合线102的结合特性以高水平互相兼容的引线框架1。
在根据实施例的金属部件(引线框架1)中,第二镍层32形成在基材2的表面2a上,并且第一镍层31形成在第二镍层32的表面32a 上。这使得其能够在维持Pd-PPF中的良好特性的同时减小镍层3的厚度。
在根据实施例的金属部件(引线框架1)中,另一个第二镍层(第二镍层32B)形成在第一镍层31的表面31a上。这使得其能够实现其中焊料的润湿性和结合线102的结合特性以高水平互相兼容的引线框架1。
在根据实施例的金属部件(引线框架1)中,第二镍层32的厚度为0.1(μm)以上。这使得其能够在维持焊料在引线框架1的表面1a上的良好的润湿性。
在根据实施例的金属部件(引线框架1)中,第二镍层32在镍层 3中的厚度比例为50%以下。结果,整个镍层3的制造成本能够进一步降低。
在根据实施例的金属部件(引线框架1)中,贵金属层4由至少一层形成,并且贵金属层4由钯、金和银中的至少一种形成。结果,能够防止在引线框架1的表面1a上形成氧化物。
本领域技术人员可以容易得出附加的效果和修改例。因此,本发明的更宽的方面不限于上文示出并描述的具体的细节和代表性实施例。由此,能够在不背离所附权利要求和其等同物限定的总体的发明构思的精神或者范围的情况下做出各种修改。
Claims (17)
1.一种用于制造半导体装置的金属部件,所述金属部件包括:
基材,该基材具有导电性;
镍层,该镍层形成在所述基材的表面上,并且包含镍作为主要成分;以及
贵金属层,该贵金属层形成在所述镍层的表面上,其中,
所述镍层包括不含磷的第一镍层以及包含0.01至1的重量百分比的磷的第二镍层。
2.根据权利要求1所述的金属部件,其中,所述第二镍层包含0.01至0.5的重量百分比的磷。
3.根据权利要求1或2所述的金属部件,其中,所述第一镍层的表面具有粗糙的表面。
4.根据权利要求1至3的任一项所述的金属部件,其中,所述第一镍层形成在所述基材的表面上,并且所述第二镍层形成在所述第一镍层的表面上。
5.根据权利要求1至3的任一项所述的金属部件,其中,所述第二镍层形成在所述基材的表面上,并且所述第一镍层形成在所述第二镍层的表面上。
6.根据权利要求5所述的金属部件,其中,所述第二镍层之外的另一个第二镍层形成在所述第一镍层的表面上。
7.根据权利要求1至6的任一项所述的金属部件,其中,所述第二镍层具有0.1μm以上的厚度。
8.根据权利要求1至7的任一项所述的金属部件,其中,所述第二镍层在所述镍层中的厚度的比例为50%以下。
9.根据权利要求1至8的任一项所述的金属部件,其中,所述贵金属层以至少一层形成,并且所述贵金属层由钯、金和银中的至少一种形成。
10.一种用于制造半导体装置的金属部件,所述金属部件包括:
基材,该基材具有导电性;
镍层,该镍层形成在所述基材的表面上,并且包含镍作为主要成分;以及
贵金属层,该贵金属层形成在所述镍层的表面上,其中,
所述镍层包括不含磷的第一镍层和包含磷并且具有柱状晶体结构的第二镍层。
11.根据权利要求10所述的金属部件,其中,所述第一镍层的表面具有粗糙的表面。
12.根据权利要求10或11所述的金属部件,其中,所述第一镍层形成在所述基材的表面上,并且所述第二镍层形成在所述第一镍层的表面上。
13.根据权利要求10或11所述的金属部件,其中,所述第二镍层形成在所述基材的表面上,并且所述第一镍层形成在所述第二镍层的表面上。
14.根据权利要求13所述的金属部件,其中,所述第二镍层之外的另一个第二镍层形成在所述第一镍层的表面上。
15.根据权利要求10至14的任一项所述的金属部件,其中,所述第二镍层具有0.1μm以上的厚度。
16.根据权利要求10至15的任一项所述的金属部件,其中,所述第二镍层在所述镍层中的厚度的比例为50%以下。
17.根据权利要求10至16的任一项所述的金属部件,其中,所述贵金属层以至少一层形成,并且所述贵金属层由钯、金和银中的至少一种形成。
