Abstract

Description
技术领域
本发明涉及以装置制造步骤所使用的装置形成方法,该装置制造步骤包含有通过激光退火而进行掺杂物的电气性活化的步骤。
背景技术
半导体装置的制造步骤中,例如,为了形成源极、漏极区域的扩散层,在离子注入掺杂物后,为了回复由于离子注入所产生的缺陷及掺杂物的电气性活化(降低抵抗)而进行退火。另一方面,根据此退火,会有离子注入后的原子扩散,而有扩散层扩大的问题。随着近年来微细化的发展,扩散层有必要浅化至50nm以下。为此,由于已知所使用的炉内退火、RTA(Rapid Thermal Anneal)热处理时间长会导致扩散层扩大,故采用于非常短的时间内照射高能量的退火方法。
作为此退火方法,采用的是使用封入氙等稀有气体的闪光灯,照射0.1~100msec的脉冲光来加热的闪光灯退火法。此外最近,能更加缩短加热时间,于10~1000nsec之间照射脉冲激光而加热的激光退火法正受到研究。
再者,在活化于功率装置IGBT(Insulated Gate Bipolar Transistor)及背照式感光组件的内面经离子注入的不纯物的步骤中,为了避免表面侧的装置层的热损伤,有时会使用热处理时间短且能只选择性加热背面侧的激光退火(例如专利文献1、非专利文献1)。
在激光退火法中,是照射激光而形成熔融的部分,未熔融的部分则通过作为晶种的磊晶成长,而能活化掺杂物(例如非专利文献1)。再者,为了提高活化程度,提出有组合脉冲宽度相异的激光而活化的方法(例如专利文献2)或组合波长相异的激光而活化的方法(例如专利文献3)。

然而上述的已知技术,却有着为了提高注入的掺杂物的活化程度,会导致装置构成趋于复杂的问题点。发明人进一步研究的结果发现,特别是在当扩散层形成区域的氧浓度低的情况下,会有着注入的掺杂物的活化程度低,无法将扩散层的层电阻降至足够低的问题,即便是使用CZ单晶硅基板的情况下,进行过IG处理等仍会于表面区域形成氧浓度低的DZ层,且扩散层形成区域的氧浓度会逐渐降低。
鉴于上述已知技术的问题点,本发明的目的在于提供一种装置形成方法,即便是在扩散层形成区域的氧浓度低的情况下,亦能简便地通过激光退火使掺杂物的活化程度提升。
〔解决问题的技术手段〕
为了达成上述目的,本发明提供一种装置形成方法,离子注入掺杂物至单晶硅基板而形成扩散层,并通过激光退火而活化扩散层,其中在作为该单晶硅基板而使用该扩散层形成区域的氧浓度未满5ppma的情况下,于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
如此一来,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。
此时,作为该单晶硅基板,可使用FZ单晶硅基板、MCZ单晶硅基板、及CZ单晶硅基板其中任一种,该CZ单晶硅基板系于经施以IG处理的表面区域形成有DZ层。
作为扩散层形成区域的氧浓度未满5ppma的单晶硅基板,能合适地使用上述的基板。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能通过将该单晶硅基板在氧氛围下做热处理,于该扩散层形成区域使氧向内扩散。
若使用如此方法,便能仅在基板的表面侧及背面侧的扩散层形成区域将氧浓度予以控制在5ppma以上。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能通过注入含氧的离子至该单晶硅基板,而使该扩散层形成区域的氧浓度在5ppma以上。
若使用如此方法,便能仅在基板表面内的既定的区域的扩散层形成区域将氧浓度控制在在5ppma以上。
再者,本发明提供一种装置形成方法,系离子注入掺杂物至在单晶硅基板形成有磊晶层的磊晶晶圆而形成扩散层,且通过激光退火活化扩散层,其中于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
如此一来,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。再者,不仅具备缺陷比抛光晶圆少的高质量,且使用磊晶层几乎不含氧的磊晶晶圆来形成装置的情况,能合适地应用本发明的装置形成方法。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能使用氧浓度为5ppma以上的单晶硅基板,在形成磊晶层的步骤之中,使氧自该单晶硅基板向外扩散至该扩散层形成区域。
若使用如此方法,即能容易地将氧导入至磊晶层。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能使用氧浓度为5ppma以上的单晶硅基板,于磊晶层形成后,通过将该磊晶晶圆以非氧化性氛围做热处理,而使氧自该单晶硅基板向外扩散至该扩散层形成区域。
若使用如此方法,即能在磊晶层形成后且激光退火前的任意时间点将氧导入至磊晶层。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能于磊晶层形成后,通过将该磊晶晶圆在氧氛围下做热处理,而使氧向内扩散至该扩散层形成区域。
若使用如此方法,即能仅在表面侧的扩散层形成区域将氧浓度予以控制在5ppma以上。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能于磊晶层形成后,将含氧的离子注入至该磊晶晶圆的磊晶层。
若使用如此方法,便能仅在晶圆表面内的既定的区域的扩散层形成区域将氧浓度控制在在5ppma以上。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能在形成磊晶层的步骤之中,于该磊晶层掺杂氧。
若使用此种方法,即能使磊晶层的氧分布一致。
再者,本发明提供一种装置形成方法,离子注入掺杂物至SOI基板而形成扩散层,且通过激光退火活化扩散层,其中在作为该SOI基板而使用具备氧浓度未满5ppma的SOI层的情况下,于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
如此一来,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。再者,若使用具有低氧浓度的SOI层的SOI基板而形成装置的情况下,能合适地应用本发明的装置形成方法。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能通过将该SOI基板在氧氛围下做热处理,于该扩散层形成区域使氧向内扩散。
若使用如此方法,便能仅在表面一侧的扩散层形成区域将氧浓度予以控制在5ppma以上。
此时,作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能将含氧的离子注入至该SOI基板的SOI层。
若使用如此方法,便能仅在基板表面内的既定的区域的扩散层形成区域将氧浓度予以控制在5ppma以上。
该掺杂物可含有硼、铝、镓、磷、砷、及锑之中任一元素。
若为如此掺杂物,即能确实地将n型区域或p型区域形成至由硅构成的扩散层形成区域。
此时,该掺杂物的离子注入,剂量为1×1012atoms/cm2以上为佳。
若为如此剂量,即能于扩散层形成区域与其紧接下方的区域之间,确实地形成pn接合。
该激光退火使用波长308nm的准分子激光为佳。
若如此地使用波长308nm的准分子激光,由于光的穿透深度为10nm,故能选择性加热激光照射部。
此时,该激光退火使激光的能量大于熔解单晶硅的能量而进行为佳。
能通过使单晶硅熔解,让掺杂物变得容易进入置换位置,更有效地提高活化程度。
此时,该激光退火,激光的照射时间为10~1000nsec为佳。
若为如此照射时间,由于照射时间短,故能选择性加热激光照射部。
〔对照现有技术的功效〕
如以上,根据本发明的装置形成方法,即便是在例如低氧浓度下使用高质量的单晶硅基板,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,能够使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。

具体实施方式
如前述,已知技术通过组合脉冲宽度相异的激光的方法或组合波长相异的激光的方法般调整激光照射条件,而提高掺杂物的活化程度。但却有着必须大幅变更装置的构成这样的问题点。经本发明人研究的结果发现,特别是在当扩散层形成区域的氧浓度低的情况下,会有着注入的掺杂物的活化程度低,无法将扩散层的层电阻降至足够低的问题点,即便是使用CZ单晶硅基板的情况下,进行过IG处理等仍会于表面区域形成氧浓度低的DZ层,且扩散层形成区域的氧浓度会逐渐降低。特别是在具有几乎不含氧的磊晶层的磊晶晶圆、或是具备由于向外扩散而几乎不含氧的SOI层的SOI基板,这些情形特别显著。
于是,对于即便是在扩散层形成区域的氧浓度低的情况下,亦不变更装置构成而简便地使活化程度提升的方法,本发明人持续致力于研究。
其结果,本发明人发现,在使用扩散层形成区域的氧浓度未满5ppma的情况下,通过在实施激光退火之前,将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使掺杂物的活化程度提升,进而完成了本发明。
以下,对于本发明,作为实施态样的一范例,将在参考附图的同时对本发明做详细说明,但本发明并不受此限制。
首先,参考图1,并同时对本发明的第1实施形态的装置形成方法做说明。
准备扩散层形成区域的氧浓度未满5ppma的单晶硅基板(参考图1的S11)。
作为扩散层形成区域的氧浓度未满5ppma的单晶硅基板,能使用FZ单晶硅基板、MCZ单晶硅基板、及CZ单晶硅基板其中任一种,该CZ单晶硅基板系于经施以IG处理的表面区域形成有DZ层。
作为扩散层形成区域的氧浓度未满5ppma的单晶硅基板,能合适地使用上述的基板。
接着,将准备的单晶硅基板的扩散层形成区域的氧浓度予以控制在5ppma以上(参考图1的S12)。扩散层形成区域的氧浓度的上限虽无特别限制,但例如,可为18ppma以下。这是为了能防止氧浓度过高导致氧析出过多变得容易产生滑移之故。
作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能通过将该SOI基板在氧氛围下做热处理,于扩散层形成区域使氧向内扩散而形成装置。
若使用如此方法,即能仅在表面侧与背面侧的扩散层形成区域将氧浓度予以控制在5ppma以上。
氧氛围下的热处理温度希望能为1100℃以上。若定为此热处理温度,则氧的固溶度即能成为5ppma以上,而将扩散层形成区域的氧浓度温度控制在5ppma以上。即便在扩散层形成区域的硅的温度为熔点以上,亦可以通过将单晶硅基板的支承部保持在熔点以下而让扩散层形成区域的氧浓度成为5ppma以上的方式导入氧。
氧氛围下的热处理时间可根据形成扩散层的深度而改变。以RTA(Rapid ThermalAnneal)处理的情况下希望能为0.1秒以上。以FA(Furnace Anneal)处理的情况下希望能为1分钟以上。
即使是在氧氛围下加热后,将附着于外表(单晶硅基板的表面)的氧化膜通过氢氟酸除去之后形成扩散层,亦能得到本发明的功效。
再者,即使是于在氧氛围下的热处理后的降温过程之中氧向外扩散,表面侧及背面侧的氧浓度成为未满5ppma的情况下,研磨表面侧或背面侧,使表面侧或背面侧的氧浓度为5ppma以上,形成后述的扩散层,亦能获得本发明的功效。
再者,作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,通过注入含氧的离子,也能令扩散层形成区域的氧浓度为5ppma以上。
若使用如此方法,即能仅在基板表面内的既定的区域的扩散层形成区域将氧浓度予以控制在5ppma以上。
注入的离子可为氧离子,亦可注入含氧的离子簇。
离子注入的能量可根据扩散层形成区域的形成深度改变,并无特别限制。例如在使用氧离子的情况下可以为0.5kev~3Mev,在使用含氧的离子簇的情况下可以为3~100kev/cluster。
尽管离子注入的剂量随能量而变化,通过定为1×1011atoms/cm2以上,即能导入5ppma以上的氧。再者,通过将离子注入的剂量定为2×1014atoms/cm2以下,由于离子注入所需要的时间不会变得太长,故相当有效率。
可以不进行对因含氧的离子的注入所导致的伤害进行回复的热处理,而进行后述的掺杂物的离子注入而形成扩散层;也可以为了回复因含氧的离子注入所导致的伤害而进行热处理之后,再做后述的掺杂物的离子注入而进行扩散层的形成。
接着,以离子注入掺杂物至扩散层形成区域的氧浓度予以控制在5ppma以上的单晶硅基板,而形成扩散层(参考图1的S13)。
离子注入的掺杂物可为含有硼、铝、镓、磷、砷、及锑之中任一元素的原子及分子。作为分子,例如,可使用BF2、BxHy(x、y为数字)。若为如此的原子及分子,即能确实地将p型区域或n型区域形成至由硅构成的扩散层形成区域。
掺杂物的离子注入,剂量为1×1012atoms/cm2以上为佳。
若为如此剂量,即能于扩散层形成区域与其紧接下方的区域之间,确实地形成pn接合。
接着,在以离子注入掺杂物而形成扩散层的单晶硅基板之中,通过激光退火而活化扩散层(参考图1的S14)。
激光退火使用波长308nm的准分子激光为佳。
若如此地使用波长308nm的准分子激光,由于光的穿透深度为10nm,故能选择性加热激光照射部。
激光退火使激光的能量大于熔解单晶硅的能量而进行为佳。
尽管不使单晶硅熔解亦能活化掺杂物,但通过使单晶硅熔解可让掺杂物变得容易进入置换位置,更有效地提高活化程度。
激光退火,其激光的照射时间为10~1000nsec为佳。
若为如此照射时间,由于照射时间短,故能选择性加热激光照射部。
根据于上述说明过的本发明的第1实施形态的装置形成方法,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。
另外,尽管在上述中已说明将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤(图1的S12)早于以离子注入掺杂物而形成扩散层的步骤(图1的S13)进行的情况,但将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤可早于通过激光退火活化扩散层的步骤(图1的S14),亦可让将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤晚于以离子注入掺杂物而形成扩散层的步骤。例如,含氧的离子的注入可于掺杂物的离子注入前进行,亦可于掺杂物的离子注入后进行。
接着,将参考图2,并同时对本发明的第2实施形态的装置形成方法做说明。
首先,准备单晶硅基板(参考图2的S21)。
接着,于准备好的单晶硅基板形成磊晶层而形成磊晶晶圆,且将磊晶晶圆的扩散层形成区域的氧浓度予以控制在5ppma以上(参考图2的S22)。扩散层形成区域的氧浓度的上限虽无特别限制,但例如,可为18ppma以下。这是为了能防止氧浓度过高导致氧析出过多变得容易产生滑移之故。
作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能使用氧浓度为5ppma以上的单晶硅基板,在形成磊晶层的步骤之中,使氧自单晶硅基板向外扩散至扩散层形成区域。
若使用如此方法,即能容易地将氧导入至磊晶层。
再者,于磊晶层成长后进行研磨亦可。如此一来,便可使氧自基板扩散而达到5ppma以上的区域在磊晶层的表面侧,使扩散层形成区域达到5ppma以上。
再者,作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能使用氧浓度为5ppma以上的单晶硅基板,在磊晶层形成之后,通过将磊晶晶圆以非氧化性氛围做热处理,而使氧自单晶硅基板向外扩散至扩散层形成区域。
若使用如此方法,即能在磊晶层形成后且激光退火前的任意时间点将氧导入至磊晶层。
在此,为缩短热处理时间,希望能将热处理温度定为1000℃以上。再者,希望热处理时间能长于30秒。
与前述相同地,使氧自单晶硅基板向外扩散之后进行研磨亦可。
作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,能于磊晶层形成后,通过将磊晶晶圆在氧氛围下做热处理,而使氧向内扩散至扩散层形成区域。
若使用如此方法,即能仅在表面侧的扩散层形成区域将氧浓度予以控制在5ppma以上。

可以不进行对因含氧的离子注入所导致的伤害进行回复的热处理,而进行后述的掺杂物的离子注入而形成扩散层,也可以为了对因含氧的离子注入所导致的伤害进行回复而进行热处理之后,再做后述的掺杂物的离子注入而进行扩散层的形成。
作为将扩散层形成区域的氧浓度予以控制在5ppma以上的方法,在形成磊晶层的步骤之中,可于该磊晶层掺杂氧。若使用此种方法,即能使磊晶层的氧的分布一致。此可通过在将磊晶层予以气相成长中时,将含氧的气体混入成长气体中来实施。
接着,将扩散层形成区域的氧浓度予以控制在5ppma以上的磊晶硅晶圆,以离子注入掺杂物而形成扩散层(参考图2的S23)。
注入的掺杂物可为含有硼、铝、镓、磷、砷、及锑之中任一元素的原子及分子。作为分子,例如,可使用BF2、BxHy(x、y为数字)。若为如此的原子及分子,即能确实地将p型区域或n型区域形成至由硅构成的扩散层形成区域。
掺杂物的离子注入,剂量为1×1012atoms/cm2以上为佳。
若为如此剂量,即能于扩散层形成区域与其紧接下方的区域之间,确实地形成pn接合。
接着,在以离子注入掺杂物而形成扩散层的磊晶硅晶圆之中,通过激光退火而活化扩散层(参考图2的S24)。
激光退火使用波长308nm的准分子激光为佳。
若如此地使用波长308nm的准分子激光,由于光的穿透深度为10nm,故能选择性加热激光照射部。
激光退火使激光的能量大于熔解单晶硅的能量而进行为佳。
尽管不使单晶硅熔解亦能活化掺杂物,但通过使单晶硅熔解可让掺杂物变得容易进入置换位置,更有效地提高活化程度。

根据于上述说明过的本发明的第2实施形态的装置形成方法,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。再者,在使用缺陷比抛光晶圆少的高质量的磊晶晶圆而形成装置的情况,能合适地应用本发明的第2实施形态的装置形成方法。
另外,尽管在上述中已说明将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤早于以离子注入掺杂物而形成扩散层的步骤(图2的S23)进行的情况,但将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤可早于通过激光退火活化扩散层的步骤(图2的S24),亦可让将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤晚于以离子注入掺杂物而形成扩散层的步骤。例如,含氧的离子的注入可于掺杂物的离子注入前进行,亦可于掺杂物的离子注入后进行。
接着,将参考图3,并同时对本发明的第3实施形态的装置形成方法做说明。
首先,准备具备氧浓度未满5ppma的SOI层的SOI基板(参考图3的S31)。
接着,将准备好的SOI基板的扩散层形成区域的氧浓度予以控制在5ppma以上(参考图3的S32)。扩散层形成区域的氧浓度的上限虽无特别限制,但例如,可为18ppma以下。这是为了能防止氧浓度过高导致氧析出过多变得容易产生滑移之故。

激光退火使激光的能量大于熔解单晶硅的能量而进行为佳。
尽管不使单晶硅熔解亦能活化掺杂物,但通过使单晶硅熔解可让掺杂物变得容易进入置换位置,更有效地提高活化程度。
激光退火,其激光的照射时间为10~1000nsec为佳。
若为如此照射时间,由于照射时间短,故能选择性加热激光照射部。
根据于上述说明过的本发明的第3实施形态的装置形成方法,通过将扩散层形成区域的氧浓度予以控制在5ppma以上,即能使氧多于激光退火时产生的缺陷量,而得以抑制缺陷的形成,简便地使掺杂物的活化程度提升。再者,在使用SOI基板而形成装置的情况,能合适地应用本发明的第3实施形态的装置形成方法。
另外,尽管在上述中已说明将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤(图3的S32)早于以离子注入掺杂物而形成扩散层的步骤(图3的S33)进行的情况,但将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤可早于通过激光退火活化扩散层的步骤(图3的S34),亦可让将扩散层形成区域的氧浓度予以控制在5ppma以上的步骤晚于以离子注入掺杂物而形成扩散层的步骤。例如,含氧的离子的注入可于掺杂物的离子注入前进行,亦可于掺杂物的离子注入后进行。
[实验例]
以下,将呈现实验例、实施例、及比较例而对本发明做更具体的说明,但本发明不限于此。
(实验例1、实验例2)
准备氧浓度低的磊晶晶圆[于单晶硅基板形成有磊晶层者,磊晶层的氧浓度:未满0.05ppma(JEIDA),磊晶层厚度:3μm](实验例1)与氧浓度高的单晶硅基板[氧浓度:未满13ppma(JEIDA)](实验例2)。
单晶硅基板的导电型、电阻率、直径、结晶方位如下。
导电型:p型
电阻率:8~20Ω·cm
直径:300mm
结晶方位:<100>
接着离子注入砷至准备好的磊晶晶圆及单晶硅基板。剂量为1×1015atoms/cm2,能量为20kev。接着,为了使掺杂物电气性活化,进行激光退火。激光的波长为308nm,激光的脉冲宽度为150ns,激光的能量为2.5~3.7J/cm2。激光照射系于室温的空气氛围中进行。之后,以SIMS(Secondary Ion MassSpectrometry)测定砷的分布,发现分布并不受氧的影响。
接着,测定形成的扩散层的薄膜电阻。测定结果示于图4。在图4中,三角形标示(▲)为氧浓度低的磊晶晶圆(实验例1),圆圈标示(●)为氧浓度高的单晶硅基板(实验例2)。扩散层形成区域的氧浓度低的磊晶晶圆变为90~115Ω/□,但氧浓度高的单晶硅基板却变为40~50Ω/□,因此发现氧浓度高者其电气性活化程度较高(电阻低)。
(实验例3)
准备氧浓度落在2~13ppma(JEIDA)的单晶硅基板。
单晶硅基板的导电型、电阻率、直径、结晶方位如下。
导电型:p型
电阻率:8~20Ω·cm
直径:300mm
结晶方位:<100>
接着,离子注入砷至准备好的单晶硅基板而形成扩散层。剂量为1×1015atoms/cm2,能量为20kev。接着,为了使扩散层的掺杂物电气性活化,进行激光退火。激光的波长为308nm,激光的脉冲宽度为150ns,激光的能量为2.5J/cm2。激光照射于室温的空气氛围中进行。
接着,测定形成的扩散层的薄膜电阻。测定结果示于图5。发现通过使用氧浓度在5ppma以上的单晶硅基板,可提高电气性活化程度(亦即,能降低电阻)。
(实施例1、比较例1)
准备磊晶晶圆[于单晶硅基板形成有磊晶层,磊晶层的氧浓度:未满0.1ppma(JEIDA),磊晶层厚度:3μm]。
单晶硅基板的导电型、电阻率、直径、结晶方位如下。
导电型:p型
电阻率:0.008~0.015Ω·cm
磊晶层电阻率:1~2Ω·cm
直径:300mm
结晶方位:<100>
接着离子注入氧至磊晶层。剂量为1×1012~1.5×1013atoms/cm2,能量为40kev。此时,自磊晶层的表面至深度200nm为止,所包含的平均氧浓度为1~14ppma(实施例1中平均氧浓度为5~14ppma,比较例1中平均氧浓度为1ppma)。接着,作为掺杂物以离子注入砷至磊晶晶圆而形成扩散层。剂量为1×1015atoms/cm2,能量为20kev。
接着,为了使扩散层的掺杂物电气性活化,进行激光退火。激光的波长为308nm,激光的脉冲宽度为150ns,激光的能量为2.5J/cm2。激光照射于室温的空气氛围中进行。此时的扩散层的厚度为200nm以下。
接着,测定实施例1及比较例1的磊晶晶圆的扩散层的薄膜电阻。测定结果示于图6。在图6中,白色圆圈标示(○)为比较例1的磊晶晶圆,黑色圆圈标示(●)为实施例1的磊晶晶圆。发现通过将磊晶晶圆的扩散层形成区域的氧浓度予以控制在5ppma以上,可提高电气性活化程度(亦即,能降低电阻)。
此外,本发明并不限定于上述的实施方式。上述实施方式为举例说明,凡具有与本发明的申请专利范围所记载之技术思想实质上同样之构成,产生相同的功效者,不论为何物皆包含在本发明的技术范围内。
Claims (18)
1.一种装置形成方法,离子注入掺杂物至单晶硅基板而形成扩散层,且通过激光退火而活化扩散层,
其中在作为该单晶硅基板而使用该扩散层形成区域的氧浓度未满5ppma的情况下,于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
2.如权利要求1所述的装置形成方法,其中作为该单晶硅基板,使用FZ单晶硅基板、MCZ单晶硅基板、及CZ单晶硅基板其中任一种,该CZ单晶硅基板于经施以IG处理的表面区域形成有DZ层。
3.如权利要求1或2所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,通过将该单晶硅基板在氧氛围下做热处理,于该扩散层形成区域使氧向内扩散。
4.如权利要求1或2所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,通过注入含氧的离子至该单晶硅基板,而使该扩散层形成区域的氧浓度在5ppma以上。
5.一种装置形成方法,离子注入掺杂物至在单晶硅基板形成有磊晶层的磊晶晶圆而形成扩散层,且通过激光退火活化扩散层,
其中于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
6.如权利要求5所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,使用氧浓度为5ppma以上的单晶硅基板,在形成磊晶层的步骤之中,使氧自该单晶硅基板向外扩散至该扩散层形成区域。
7.如权利要求5所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,使用氧浓度为5ppma以上的单晶硅基板,于磊晶层形成后,通过将该单晶硅基板以非氧化性氛围做热处理,而使氧自该单晶硅基板向外扩散至该扩散层形成区域。
8.如权利要求5所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,于磊晶层形成后,通过将该磊晶晶圆在氧氛围下做热处理,而使氧向内扩散至该扩散层形成区域。
9.如权利要求5所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,于磊晶层形成后,注入含氧的离子至该磊晶晶圆的磊晶层。
10.如权利要求5所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,在形成磊晶层的步骤之中,于该磊晶层掺杂氧。
11.一种装置形成方法,以离子注入掺杂物至SOI基板而形成扩散层,且通过激光退火活化扩散层,
其中在作为该SOI基板使用具备氧浓度未满5ppma的SOI层者的情况下,于通过激光退火活化扩散层之前,进行将该扩散层形成区域的氧浓度予以控制在5ppma以上的步骤。
12.如权利要求11所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,通过将该SOI基板在氧氛围下做热处理,使氧向内扩散至该扩散层形成区域。
13.如权利要求11所述的装置形成方法,其中作为将该扩散层形成区域的氧浓度予以控制在5ppma以上的方法,注入含氧的离子至该SOI基板的SOI层。
14.如权利要求1至13中任1项所述的装置形成方法,其中该掺杂物含有硼、铝、镓、磷、砷、及锑之中任一元素。
15.如权利要求1至14中任1项所述的装置形成方法,其中该掺杂物的离子注入,剂量为1×1012atoms/cm2以上。
16.如权利要求1至15中任1项所述的装置形成方法,其中该激光退火使用波长308nm的准分子激光。
17.如权利要求1至16中任1项所述的装置形成方法,其中该激光退火使激光的能量大于熔解单晶硅的能量而进行。
18.如权利要求1至17中任1项所述的装置形成方法,其中该激光退火,激光的照射时间为10~1000nsec。
