Abstract
本发明的光半导体元件密封用树脂组合物包含下述(A)~(C)成分:(A)以下述结构式(1)所示的环氧化合物为主要成分的环氧树脂;[化1](B)固化剂;及(C)氧氮化物荧光体与氮化物荧光体的至少一种。因此可以成为上述荧光体成分(C成分)在环氧树脂组合物中不偏析、均匀分散、具有高的光透过率与适度的光扩散性,而且内部应力降低化的优异的光半导体元件密封材料。因此,若用上述环氧树脂组合物密封发光二极管,可得到稳定的发光,充分发挥其功能。

在LED显示器、背光光源、显示器、各种指示器等中利用的白色的发光二极管(LED)是通过使用含有荧光体的热固化性透明树脂对蓝色LED元件密封而制造,本发明涉及在利用稳定的二次发光而成的光半导体装置中具有光扩散效果、内部应力小的树脂组合物以及光半导体装置。
背景技术
在上述利用二次发光的LED发光装置中,作为为了使黄色荧光体配置在蓝色LED元件附近而涂布时所使用的封装(potting)用密封树脂组合物,混合荧光体粉末和液态封装树脂而供给封装。(参照专利文献1)

发明内容
在使用短波长的LED设备的密封中,耐光性的问题成为课题,要求使用高透过且耐热性高的树脂。
虽然上述黄色荧光体的效率比较高,但存在演色性不足的缺点。另外,在封装涂布中,如果将上述的密封用树脂组合物作为密封树脂使用,由于固化中的沉降现象,存在荧光体粉末粒子的分散性不均匀的问题。另外,在混合上述荧光体粉末和光半导体元件密封用树脂组合物粉末、作为密封材料使用的情况下,在传递成形中发生流动不均匀,或者即使用混合釜直接投入荧光体粉末、和树脂组合物混合的情况下,许多情况下比重大的荧光体粉末在容纳熔融混合物时发生沉降偏析,荧光体浓度变得不均匀。因此,存在看到发光色不均匀的问题。而且,荧光体粉末粒子本身产生的扩散效果受其荧光体含量的左右,另外,虽然用这些密封材料进行树脂密封了的固化体的内部应力大,但是从光发光体效率的观点考虑,难以使用充分满足扩散效果和低应力化的密封材料。
例如,在白色LED用于是LED聚集体的显示器中时,一个接一个的发光色的偏差成为问题。因此,虽然筛选发光色的偏差少的LED而构成显示器,但结果存在生产率降低的问题。
本发明为鉴于这样的情况而作出的发明,其目的在于提供一种光半导体元件密封用树脂组合物及使用其而得到的光半导体装置,所述组合物具有高的光透过率与适度的光扩散性,实现了内部应力的降低化。
为了达成上述目的,本发明的第1要旨为含有下述的(A)~(C)成分的光半导体元件密封用树脂组合物:
(A)以下述的结构式(1)所示的环氧化合物为主要成分的环氧树脂。

(C)氧氮化物荧光体以及氮化物荧光体的至少一种(氧氮化物荧光体以及/或氮化物荧光体)。
另外,本发明的第二要旨为使用上述光半导体元件密封用树脂组合物对光半导体元件进行树脂密封而成的光半导体装置。
即,本发明人等为了得到低应力化的同时耐热耐光性优异、荧光体粉末的沉降偏析得到抑制、均匀分散了的光半导体元件的密封材料,进行了深入研究。而且,以荧光体粉末不会不均匀而是可均匀分散的荧光体成分以及可使内部应力降低化的树脂成分为中心,不断进行研究,结果发现,如果使用上述特定的环氧化合物,同时使用上述氧氮化物荧光体以及氮化物荧光体的至少一种〔(C)成分〕,与以往的荧光体相比比重小,因此在密封材料中可抑制沉降偏析的发生、可均匀分散,于是完成了本发明。
这样,本发明为含有以上述环氧化合物为主要成分的环氧树脂〔(A)成分〕、上述氧氮化物荧光体与氮化物荧光体的至少一种〔(C)成分〕的光半导体元件密封用树脂组合物。因此,可得到上述荧光体成分〔(C)成分〕在组合物中不偏析而均匀分散、具备适度的光扩散性和高的光透过率、而且可实现内部应力降低化的环氧树脂组合物。因而,如果通过上述树脂组合物对LED元件密封,可以得到稳定的发光,可充分发挥其功能。
而且,如果使用玻璃粉末〔(D)成分〕,同时阿贝数以及折射率的关系满足上述特定的关系,则可将光透过率的降低抑制至最小限度,同时降低固化物的热膨胀系数,其结果,使温度循环性所要求的内部应力的降低化成为可能。

具体实施方式
本发明的光半导体元件密封用树脂组合物为使用以特定的环氧化合物为主要成分的环氧树脂(A成分)、固化剂(B成分)、氧氮化物荧光体与氮化物荧光体的至少一种(C成分)而得到的物质,通常,形成粉末状或对其粉末进行制片而成的片状进行使用。予以说明的是,所谓上述以特定的环氧化合物为主要成分的环氧树脂,意思也包含环氧树脂成分仅由特定的环氧化合物所构成的情况。
上述以特定的环氧化合物为主要成分的环氧树脂(A成分)为以下述结构式(1)所示的环氧化合物、三缩水甘油基异氰尿酸酯为主要成分的物质。具体而言,优选将上述结构式(1)所示的环氧化合物、即三缩水甘油基异氰尿酸酯的含量设为全部环氧树脂成分的40重量%以上,更优选60重量%以上,全部环氧树脂成分(A成分)也可以仅由上述三缩水甘油基异氰尿酸酯构成。即,这是因为如果三缩水甘油基异氰尿酸酯的含量低于40重量%,可看到难以得到充分的耐热耐光性的倾向。

作为除了上述特定的环氧化合物以外可使用的环氧树脂成分,可列举例如,双酚A型环氧树脂、双酚F型环氧树脂、苯酚酚醛清漆型环氧树脂或甲酚酚醛清漆型环氧树脂等的酚醛清漆型环氧树脂;脂环式环氧树脂、乙内酰脲型环氧树脂等的含氮环环氧树脂;氢化双酚A型环氧树脂、脂肪族系环氧树脂、缩水甘油基醚型环氧树脂、双酚S型环氧树脂、以低吸水率固化体型为主流的联苯型环氧树脂、二环的环型环氧树脂、萘型环氧树脂等。这些物质可以单独使用,也可以二种以上组合使用。在这些环氧树脂中,优选使用透明性与耐变色性优异的双酚A型环氧树脂、双酚F型环氧树脂、酚醛清漆型环氧树脂、脂环式环氧树脂等。
而且,上述环氧树脂在室温下,可以呈现固态,也可以呈现液态,一般所使用的环氧树脂的平均环氧当量优选为90~1000,另外,呈现固态的情况下,优选使用软化点为160℃以下的环氧树脂。即,在环氧当量不到90的情况下,可看到所得到的光半导体元件密封用树脂组合物固化体变脆的倾向。另外,这是因为如果环氧当量超过1000,可看到其固化体的玻璃化转变温度(Tg)变低的倾向。予以说明的是,在本发明中,所谓常温是指25±5℃。
而且,除了上述环氧树脂,可以并用其它的热固性透明树脂。可列举例如不饱和聚酯树脂等。
作为和上述A成分一同使用的固化剂(B成分),可列举例如酸酐系固化剂、酚系固化剂等。作为酸酐系固化剂可列举例如邻苯二甲酸酐、马来酸酐、偏苯三甲酸酐、均苯四甲酸酐、六氢邻苯二甲酸酐、四氢邻苯二甲酸酐、甲基纳迪克酸酐、纳迪克酸酐、戊二酸酐、甲基六氢邻苯二甲酸酐、甲基四氢邻苯二甲酸酐等。这些物质可以单独使用,也可以二种以上并用。在这些酸酐系固化剂中,优选使用邻苯二甲酸酐、六氢邻苯二甲酸酐、四氢邻苯二甲酸酐、甲基六氢邻苯二甲酸酐。而且,作为上述酸酐系固化剂,优选使用其分子量为140~200左右的固化剂,另外,优选使用无色或淡黄色的酸酐。
另外,作为上述酚系固化剂,可列举例如苯酚酚醛清漆树脂系固化剂等。
另外,作为上述固化剂(B成分),根据其目的以及用途,除了上述酸酐系固化剂以及酚系固化剂,也可以单独使用或者和酸酐系固化剂以及酚系固化剂一起并用以往公知的环氧树脂的固化剂,例如,胺系固化剂,用醇对上述酸酐系固化剂进行部分酯化而成的物质,或是六氢邻苯二甲酸、四氢邻苯二甲酸、甲基六氢邻苯二甲酸等的羧酸的固化剂。例如,在并用羧酸的固化剂的情况下,可加快固化速度,提高生产率。予以说明的是,即使在使用这些固化剂的情况下,其配混比例可以基于使用酸酐系固化剂以及酚系固化剂的情况的配混比例(当量比)。
上述透明环氧树脂成分(A成分)与固化剂(B成分)的配混比例,相对于上述透明环氧树脂成分(A成分)中的环氧基1当量,优选以可与固化剂(B成分)中的环氧基进行反应的活性基(酸酐基或羟基)达到0.5~1.5当量的比例进行设定,更优选为0.7~1.2当量。即,这是因为在活性基不到0.5当量的情况下,可看到光半导体元件密封用树脂组合物的固化速度变慢、同时其固化体的玻璃化转变温度(Tg)有变低的倾向,如果超过1.5当量,可看到耐湿性降低的倾向。
作为和上述A成分以及B成分一起使用的氧氮化物荧光体以及氮化物荧光体的至少一种(C成分),从其耐久性的观点考虑,可以使用下述中的至少一种:对氧氮化物结晶以光学活性的Eu2+等的离子进行活化而成的物质,以及对氮化物结晶以光学活性的Eu2+等的离子进行活化而成的物质。而且,在上述氧氮化物荧光体、氮化物荧光体中,从演色性的观点考虑,优选使用α-赛隆(サィァロン)荧光体、β-赛隆荧光体、CASN荧光体。
上述α-赛隆荧光体的α-赛隆指得是无机化合物,其为在维持α-Si3N4结晶的结晶结构下,在α-Si3N4结晶中金属离子M进行侵入型固溶的同时,Si的一部分被Al、N的一部分被O分别取代的无机化合物。其组成为下述通式(α)表示。此处,作为式(α)中的M可列举:Li、Mg、Ca、Y、镧系元素等,由此形成α-赛隆。而且,上述α-赛隆荧光体具有M-α-赛隆的M离子的位置部分地被光学活性的金属离子A取代了的结构,由通式:(Mx,Ay)(Si,Al)12(O,N)16表示。作为上述A离子可列举Mn、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Er、Tm、Yb等。其中,Ca-α-赛隆结晶的Ca的一部分被Eu取代了的无机化合物:(Cax,Euy)(Si,Al)12(O,N)16成为吸收300nm~470nm的广范围的光而发出在570nm~600nm范围具有波峰的黄色~橙色的光的荧光体,因此适合于白色LED用途。

所谓上述β-赛隆荧光体的β-赛隆为无机化合物,其为在维持β-Si3N4结晶的结晶结构下,β-Si3N4结晶的Si的一部分被Al、N的一部分被0分别取代的无机化合物。其组成由下述通式(β)表示。通常,可以说在β-赛隆中金属元素M不固溶,但发明人等发现微量的金属元素固溶。此处,如果将光学活性的金属离子A作为固溶金属导入到结晶内,则成为由Si6-zAlzOzN8-z:A表示的荧光体。作为上述A离子可列举Mn、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Er、Tm、Yb等。其中,在β-赛隆结晶中导入了Eu的化合物Si6-zAlzOzN8-z:Eu成为吸收250nm~470nm的广范围的光而发出在530nm~550nm范围具有波峰的绿色的光的荧光体,因此适合于白色LED用途(広崎尚登等,アプライドフイジックスレタ一ズ誌,第86卷、211905页,2005年)。

Si6-zAlzOzN8-z...(β)
〔在式(β)中,0<z<4.2。〕
所谓上述CASN荧光体的CASN,为具有和CaAlSiN3结晶相同的结晶结构的无机结晶的总称。在CASN系的结晶中,可在维持CaAlSiN3的结晶结构下,CaAlSiN3的Ca的一部分或全部被Mg、Sr、Ba等、Si的一部分被Al、N的一部分被O分别取代。此处,Ca的一部分被光学活性的金属离子A取代了的无机化合物成为荧光体,其为CASN荧光体。作为上述A离子,可列举Mn、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Er、Tm、Yb等。其中,在CASN结晶中导入了Eu的化合物CaAlSiN3:Eu成为吸收250nm~500nm的广范围的光而发出在600nm~670nm范围具有波峰的红色的光的荧光体,因此适合于白色LED用途(広崎尚登等,日本第65届应用物理学会,学术演讲预稿集第3卷、1283页,2004年)。
作为上述氧氮化物荧光体以及氮化物荧光体的至少一种的荧光体成分(C成分),与例如用以往的Ce所活化了的钇-铝-石榴石(YAG/Ce)系的荧光体相比,比重轻,在本发明中,即使在使用了上述环氧树脂成分(A成分)的情况下,在光半导体元件密封用树脂组合物的制造工序中的偏析少,可降低形成成形物时的色度的偏差。
作为上述氧氮化物荧光体与氮化物荧光体的至少一种的荧光体成分(C成分)的平均粒径优选为0.5~50μm的范围,从成形时的未填充和防止粒子本身凝聚的观点考虑,更优选0.8~20μm的范围。予以说明的是,平均粒径可通过激光衍射散乱式粒度分布测定装置进行测定。
而且,在全部光半导体元件密封用树脂组合物中的上述氧氮化物荧光体与氮化物荧光体的至少一种(C成分)的含量,由于不受例如发光二极管等的亮度左右,因此不受特别限定。
与上述A~C成分一起可进一步配混玻璃粉末(D成分)。作为上述玻璃粉末(D成分)可列举SiO2、或是以SiO2与B2O3为主要成分的物质,为了调整上述玻璃粉末的阿贝数,优选适当地配混选自锌、钛、铈、铋、铅、硒的至少一种。为了使将树脂成分〔玻璃粉末(D成分)以及荧光体成分(C成分)以外的成分〕进行固化而得到的固化体的阿贝数与玻璃粉末(D成分)的阿贝数接近,特别优选配混锌、钛。在配混锌的情况下,通常作为ZnO进行配混,其含有率相对于玻璃粉末,优选设定在1~10重量%的范围。另外,在配混钛的情况下,通常作为TiO2进行配混,其含有率相对于玻璃粉末,优选设定在1~10重量%的范围。
另外,为了调整玻璃粉末(D成分)的折射率,根据需要,优选适当配混Na2O、Al2O3、CaO、BaO等。
而且,这样的玻璃粉末(D成分)例如可通过使用球磨机将对上述各原料成分熔融、急冷而得到的玻璃料(glass frit)等进行粉碎而得到。虽然所得到的粉碎状玻璃粉末可以直接使用,但优选例如以对其表面进行火焰处理进行球状化了的球状玻璃粉末使用。即,球状玻璃粉末没有表面的气泡、裂缝等,在树脂成分与玻璃粉末的界面上的光散乱少,可实现所得到的固化体的光透过率的提高。
另外,上述得到的玻璃粉末优选例如通过筛等形成预定的粒径的物质而使用。作为这样的玻璃粉末(D成分)的粒径,如果考虑到玻璃粉末混入时的树脂成分的粘度、成形时的浇口阻塞(ゲ一トつまり)等的成形性,平均粒径优选5~100μm。
另外,如果考虑线膨胀系数的降低、透明性以及成形性,全部光半导体元件密封用树脂组合物中的玻璃粉末(D成分)的含量优选设定为10~90重量%,特别优选20~70重量%。即,这是因为如果低于全部光半导体元件密封用树脂组合物的10重量%,则线膨胀率的降低效果变小,低应力化变得困难,另外,如果超过90重量%,在进行传递成形时,可看到树脂组合物流动性的降低,可看到成形性降低的倾向。
而且,在本发明的光半导体元件密封用树脂组合物中,除了上述A~C成分以及玻璃粉末(D成分)以外,也可以根据需要适当配混以往所使用的例如固化催化剂、抗劣化剂、改性剂、硅烷耦合剂、消泡剂、均化剂、脱模剂、染料、颜料等公知的各种添加剂。
作为上述固化催化剂,不受特别限定,可列举例如1,8-二氮杂双环(5.4.0)十一烯-7、三亚乙基二胺、三-2,4,6-二甲基氨基甲基苯酚等的叔胺类;2-乙基-4-甲基咪唑、2-甲基咪唑等的咪唑类;三苯基膦、四苯基鏻·四苯基硼酸酯(盐)、四正丁基鏻-o,o-二乙基二硫代磷酸酯等的磷化合物;季铵盐、有机金属盐类及它们的衍生物等。这些物质可以单独使用,也可以二种以上并用。这些固化催化剂中,优选使用叔胺类、咪唑类、磷化合物。
上述固化催化剂的含量相对于上述环氧树脂成分(A成分)100重量份(以下,简称为“份”),优选设定为0.01~8.0份,更优选为0.1~3.0份。即,这是因为如果低于0.01份,难以得到充分的固化促进效果,另外,如果超过8.0份,有时可在得到的固化体中看到变色。
作为上述抗劣化剂,可列举例如酚系化合物、胺系化合物、有机硫系化合物、膦系化合物等的以往公知的抗劣化剂。作为上述改性剂可列举例如二醇类、有机硅类、醇类等的以往公知的改性剂。作为上述硅烷耦合剂可列举例如硅烷系、钛酸酯系等的以往公知的硅烷耦合剂。另外,作为上述消泡剂可列举例如有机硅系等的以往公知的消泡剂。
而且,在本发明的光半导体元件密封用树脂组合物中,将作为上述荧光体成分(C成分)以及玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体的阿贝数(m1)和上述玻璃粉末(D成分)的阿贝数(m2)的关系优选满足下式(a)。特别优选下式(a’)。予以说明的是,所谓阿贝数是指所谓的分散能力的倒数,在本发明中,阿贝数由下述的式(x)所示。

即,如果对作为上述荧光体成分(C成分)与玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体的阿贝数(m1)和上述玻璃粉末(D成分)的阿贝数(m2)的差低于-5.0、或超过5.0,难以得到在各波长中的良好光透过率。予以说明的是,将作为上述荧光体成分(C成分)与玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体的阿贝数(m1)和上述玻璃粉末(D成分)的阿贝数(m2),可以增大其中的任一值,或者也可以缩小其中的任一值。
而且,在本发明的光半导体元件密封用树脂组合物中,将作为上述荧光体成分(C成分)与玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体的折射率(n1)和上述玻璃粉末(D成分)的折射率(n2)的关系优选满足下述式(b)。从维持光透过率的观点考虑,特别优选符合下式(b’)。

即,如果使作为上述荧光体成分(C成分)以及玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体在波长589.3nm的折射率(n1)与上述玻璃粉末(D成分)在波长589.3nm的折射率(n2)的差低于-0.005,或是超过0.005,难以得到在各波长中的良好光透过率。予以说明的是,将作为上述荧光体成分(C成分)以及玻璃粉末(D成分)以外的成分的树脂成分进行固化而成的固化体的折射率(n1)和上述玻璃粉末(D成分)的折射率(n2),可以增大其中的任一值,或者也可以缩小其中的任一值。
而且,在本发明的光半导体元件密封用树脂组合物中,将作为上述荧光体成分(C成分)与玻璃粉末(D成分)以外的成分的树脂成分进行固化而得到的固化体的阿贝数,优选例如20~65,更优选为25~60。另外,钠D线中的折射率(nD)优选为1.40~1.65,更优选为1.45~1.60。
作为为了得到这样的阿贝数以及折射率的环氧树脂成分(A成分)以及固化剂(B成分)的优选组合,有例如并用三缩水甘油基异氰尿酸酯与双酚A型环氧树脂作为环氧树脂成分(A成分),而且作为固化剂(B成分)使用酸酐系固化剂的组合。
而且,本发明的光半导体元件密封用树脂组合物,例如可如下进行制造。即,为了得到液态的光半导体元件密封用树脂组合物,例如,适当配混上述A~C成分以及根据需要而配混的添加剂,进而根据情况而定的玻璃粉末。另外,为了得到粉末状或对其粉末进行制片而成的片状的光半导体元件密封用树脂组合物,可通过例如,与上述同样,适当配混各配混成分,进行预混合后,使用混炼机进行混炼、熔融混合,接着,将其冷却至室温后,通过公知的手段进行粉碎,根据需要进行制片而制造。
但是,通常荧光体自身的比重重,另外,形成凝聚粒,处于更容易沉降的状态。如果在封装用途中以常温预先混合该荧光体与液态的树脂,则在该树脂的热固化固化中产生沉降,作为其固化体中的荧光体的分散配置变得不均匀。因此,从其均匀性方面考虑,可使用在固体材料中进行混合的方法,但在将荧光体粉末和其以外的光半导体元件密封用树脂组合物粉末进行混合、供给成形的情况下,在成形中产生流动不均匀,或者即使用混合釜直接投入荧光体粉末而和树脂组合物混合的情况下,许多情况下比重大的荧光体在混入熔融混合物时发生沉降偏析,荧光体浓度变得不均匀。因此,可观察到发光色的不均匀。因此,在含有荧光体成分的光半导体元件密封用树脂组合物的制造方法中,优选在对上述各构成成分进行熔融混合的第1工序和第2工序中将除了荧光体成分的树脂成分的粘度维持在0.8Pa·s(60℃)以上,上述第2工序是将由上述第1工序得到的熔融混合物形成厚2~70mm的片状,为了防止因蓄热所造成的内部凝胶化而更优选地展开成厚度为2~25mm的状态,在预定的温度气氛下进行粘度调整。上述设定温度,从其粘度调整的气氛温度的偏差、荧光体的比重的偏差的观点考虑,更优选设定为1.0Pa·s(60℃)以上。上述粘度例如可通过流变仪(HAAKE公司制的RS-1)测定。
在将用这样的制造方法得到的树脂组合物以成形时的成形温度填充到包装(package)中的情况下,由于其剪切速度的变化,荧光体在流动中也均匀地分散,但在填充到包装中后,如果长期保持熔融状态时,则荧光体有可能沉降、偏析。因此,为了防止沉降,在150℃的热板上的凝胶化测试(凝胶化时间)中,优选通过设定为10~60秒,可防止上述的偏析。即,这是因为如果凝胶化时间比10秒短,则可看到在成形时容易发生未填充的倾向,如果比60秒长,则可看到容易发生荧光体的偏析、空隙的倾向。另外,从成形上的未填充、成形循环的观点考虑,凝胶化时间更优选设定为15~40秒的范围。
这样得到的光半导体元件密封用树脂组合物,可用作例如LED等的光半导体元件的密封用。即、使用上述光半导体元件密封用树脂组合物对光半导体元件进行密封,不受特别限制,可通过通常的传递成形或浇铸成型等的公知的模塑方法进行。予以说明的是,在本发明的光半导体元件密封用树脂组合物为液态的情况下,可以作为所谓二液型而使用,上述二液型为分别保管至少环氧树脂成分和固化剂,在即将要使用前才进行混合。另外,在本发明的光半导体元件密封用树脂组合物为粉末状或片状的情况下,在对上述各成分进行熔融混合时,可以预先形成B阶状,在使用时对其进行加热熔融。
而且,如果使用本发明的光半导体元件密封用树脂组合物对光半导体元件进行树脂密封,内部应力小,可有效防止光半导体元件的劣化,同时可得到良好的光透过率。因此,通过本发明的光半导体元件密封用树脂组合物对光半导体元件进行树脂密封而得的光半导体装置,可靠性与透明性优异,可充分发挥其功能。
下面,针对实施例,与比较例一并进行说明。但是,本发明并不受这些实施例所限定。
首先,在光半导体元件密封用树脂组合物制作之前,准备下述所示的各成分:
〔环氧树脂a〕
双酚A型环氧树脂(环氧当量650)
〔环氧树脂b〕
上述结构式(1)所示的三缩水甘油基异氰尿酸酯(环氧当量100)
〔酸酐系固化剂〕
4-甲基六氢邻苯二甲酸酐(X)与六氢邻苯二甲酸酐(Y)的混合物(混合重量比X/Y=7/3、酸酐当量164)
〔固化催化剂〕
2-乙基-4-甲基咪唑
〔硅烷耦合剂〕
巯基三甲氧基硅烷
〔抗氧化剂〕
9,10-二氢-9-氧杂-10-磷杂菲(フォスファフェナンタレン)-10-氧化物
〔复合金属氧化物复合玻璃粉末〕
具有CaO的组成、通过火焰处理而得到的球状玻璃粉末(SiO2 51.0重量%、B2O32 0.5重量%、ZnO 2.9重量%、Al2O3 15.1重量%、CaO 9.9重量%、Sb2O3 0.5重量%,具有平均粒径35μm、最大粒径75μm的粒径分布,折射率1.53)
〔荧光体粉末a〕
如下制造Eu活化了的Ca-α-赛隆黄色荧光体。
为了得到组成式Ca0.75Eu0.0833(Si、Al)12(O、N)16所示的化合物,称量平均粒径0.5μm、含氧量0.93重量%、α型含量92%的氮化硅粉末、氮化铝粉末、碳酸钙与氧化铕,使它们分别为68.96重量%、16.92重量%、11.81重量%、2.3重量%,使用正己烷通过湿式球磨机混合2小时。然后,通过旋转蒸发器除去正己烷,得到混合粉体的干燥物。使用玛瑙研钵和研杵对得到的混合物粉碎后,通过500μm的筛,投入到氮化硼制的坩埚中。接着,将坩埚放入石墨电阻加热方式的电炉中。烧结操作为:首先利用扩散泵使烧结气氛成为真空,以每小时500℃的速度,从室温加热至800℃,在800℃导入纯度为99.999体积%的氮使压力成为1MPa,以每小时500℃的速度,升温至1600℃,在1600℃维持8小时。烧结后,将所得到的物质的一部分移入玛瑙研钵中进行粉碎,使用X射线衍射装置:リガク公司制的RINT2000研究X射线衍射图。其结果得知生成了α-赛隆荧光体。将由此所得到的烧结体进行粗粉碎后,通过60μm的筛。然后,使用シ一ラス(CILAS)公司制的1064对粒度分布进行测定,结果平均粒径为10μm。
利用发射波长为365nm光的灯对该粉末进行照射,结果确认发出黄光。使用荧光分光光度计(日立ハィテクノロジ一ズ公司制、F-4500)测定该粉末的激发光谱以及发光光谱,结果示于图1,同时确认为黄色荧光体。另外,该粉末的比重为3.2g/cm3。
〔荧光体粉末b〕
如下制造Eu活化了的β-赛隆绿色荧光体。
为了得到组成式Eu0.0009Si0.415A10.015O0.0015N0.568所示的化合物,称量平均粒径0.5μm、含氧量0.93重量%、α型含量92%的氮化硅粉末、比表面积3.3m2/g,含氧量0.79重量%的氮化铝粉末与纯度99.9%的氧化铕粉末,使它们分别为96.17重量%、3.03重量%、0.8重量%,通过氮化硅烧结体制的罐与氮化硅烧结体制的球,使用正己烷通过湿式球磨机混合2小时。然后,通过旋转蒸发器除去正己烷,得到混合粉体的干燥物。通过使用玛瑙研钵与研杵对得到的混合物粉碎后、通过500μm的筛,得到流动性优异的粉体凝聚体。使该粉体凝聚体自然落下而投入到直径20mm×高度20mm大小的氮化硼制的坩埚中。接着,将坩埚放入石墨电阻加热方式的电炉中。烧结操作为:首先利用扩散泵使烧结气氛成为真空,以每小时500℃的速度,从室温加热至800℃,在800℃导入纯度为99.999体积%的氮使压力成为1MPa,以每小时500℃升温至1900℃,其后,在此温度下维持2小时。利用玛瑙研钵将合成的试样粉碎成粉末,通过X射线衍射装置:リガク公司制的RINT2000对使用了Cu的Kα线的粉末进行X射线衍射测定(XRD)。其结果,所得到的曲线图全部具有β型氮化硅结构。
用发射波长为365nm光的灯对该粉末进行照射,结果确认为发出绿光。使用荧光分光光度计(日立ハィテクノロジ一ズ公司制、F-4500)测定该粉末的激发光谱以及发光光谱,结果示于图2,同时确认为绿色荧光体。另外,该粉末的比重为3.2g/cm3。
〔荧光体粉末c〕
如下制造Eu活化了的CASN红色荧光体。
为了得到组成式Eu0.008Ca0.992AlSiN3所示的化合物,称量平均粒径0.5μm、含氧量0.93重量%、α型含量92%的氮化硅粉末、比表面积3.3m2/g、含氧量0.79重量%的氮化铝粉末、和氮化钙粉末以及在氨中对金属铕进行氮化而合成的氮化铕粉末,使它们分别为33.86重量%、29.68重量%、35.50重量%、0.96重量%,使用玛瑙研钵与研杵进行30分钟混合后,将所得到的混合物通过500μm的筛,投入到直径20mm×高度20mm大小的氮化硼制的坩埚中。予以说明的是,上述粉末的称量、混合、成形的各步骤,均在可维持水分1ppm以下、氧1ppm以下的氮气气氛的手套箱中(glove box)进行操作。将此混合粉末投入到氮化硼制的坩埚,将坩埚放入石墨电阻加热方式的电炉中。烧结操作为:首先利用扩散泵使烧结气氛成为真空,以每小时500℃的速度,从室温加热至800℃,在800℃导入纯度为99.999体积%的氮气使压力成为1MPa,以每小时500℃的速度,升温至1800℃,在1800℃维持2小时。烧结后,将该得到的烧结物进行粗粉碎,进而使用氮化硅烧结体制的坩埚和研钵用手进行粉碎,通过30μm的目的筛。然后,使用玛瑙研钵对合成的粉末试样进一步粉碎,使用X射线衍射装置:リガク公司制的RINT2000对使用了Cu的Kα线的粉末进行X射线衍射测定(XRD)。由其结果可判定为CaSiAlN3相。
用发射波长为365nm光的灯对该粉末进行照射,结果确认为发出红光。使用荧光分光光度计(日立ハィテクノロジ一ズ公司制、F-4500)测定该粉末的激发光谱以及发光光谱,结果示于图3,同时确认为红色荧光体。另外,该粉末的比重为3.25g/cm3。
〔荧光体粉末d〕
YAG/Ce荧光体粉末〔具有(Y0.8Gd0.2)3Al5O12:Ce的结构,平均粒径2.6μm、比重4.6〕
实施例
〔实施例1~7、比较例1~2〕
对下述表1~表2所示的各成分以在同表中所示的比例进行熔融混合后,将得到的熔融混合物,以展开成厚度为15±5mm片状的状态,在预定的温度气氛下(60℃)进行粘度调整,使除去了固体或荧光体成分的树脂粘度维持为0.8Pa·s以上的半固体,制得光半导体元件密封用树脂组合物。

使用这样得到的实施例以及比较例的光半导体元件密封用树脂组合物,根据下述的方法进行各种特性评价。其结果一并示于后述的表3~表4。
〔凝胶化时间〕
在规定温度(150℃)的热平板上,放置作为试样的光半导体元件密封用树脂组合物(200~500mg),一边搅拌,一边在热平板上进行薄的拉伸,读取试样从热平板上开始熔融时到固化的时间,作为凝胶化时间(凝胶化时间)。
〔折射率〕
使用ァタゴ公司制的阿贝折射率计T2,对在固化条件:150℃×4分钟+150℃×3分钟下,将包含除去了荧光体成分与玻璃粉末的成分的树脂组合物进行固化而成的固化体的折射率(n1)以及玻璃粉末的折射率(n2),测定波长589.3nm的折射率。
〔阿贝数〕
基于通过以下得到的折射率,即使用ァタゴ公司制的阿贝折射率计T2,对在固化条件:150℃×4分钟+150℃×3分钟下,对包含除去了荧光体成分与玻璃粉末的成分的树脂组合物进行固化而成的固化体的阿贝数(m1)以及玻璃粉末的阿贝数(m2)进行测定而得,根据上述的定义算出。
〔二次发光波峰波长〕
进行150℃×4分钟的传递成形,制作评价用样品(直径50mm×厚度0.4mm)。然后,使用上述评价用样品,使用由图4所示的测定系统构成的日本大冢电子公司制的MCPD7000对二次发光波峰波长进行评价。即,通过投光用纤维(fiber)5,使从氙光源4所分光的470nm的光透过评价用样品6。接着,用积分球3进行聚光,通过受光用纤维2而导入到MCPD检测器1,利用此MCPD检测器检测二次发光波峰波长。
〔激发光相对强度〕
进行150℃×4分钟的传递成形,制作评价用样品(直径50mm×厚度0.4mm)。然后,使用上述评价用样品,使用由图4所示的测定系统构成的大冢电子公司制的MCPD7000对激发光相对强度进行评价。即,通过投光用纤维5,使从氙光源4所分光的470nm光透过评价用样品6。接着,利用积分球3进行聚光,通过受光用纤维2而导入到MCPD检测器1,利用此MCPD检测器以相对于空白的透过波峰强度作为相对值进行检测。
〔150℃×72小时后的激发光相对强度〕
进行150℃×4分钟的传递成形,制作评价用样品(直径50mm×厚度0.4mm)。然后,将上述评价用样品在150℃的烘箱中放置72小时,使用此样品,使用由图4所示的测定系统构成的大冢电子公司制的MCPD7000对激发光相对强度进行评价。即,通过投光用纤维5,使从氙光源4所分光的470nm光透过评价用样品6。接着,利用积分球3进行聚光,通过受光用纤维2而导入到MCPD检测器1,利用此MCPD检测器以相对于空白的透过波峰强度作为相对值进行检测。
〔线膨胀率〕
在120℃×1小时+150℃×3小时的固化条件下,制作评价用样品(20mm×5mm×厚度5mm)。使用该固化体,通过热分析装置(TMA、日本岛津制造所制TMA-50),以2℃/分钟的升温速度测定玻璃化转变温度(Tg),使用该值算出线膨胀率。
〔色度坐标的偏差〕
进行150℃×4分钟的传递成形,制作色度评价用样品(直径50mm×厚度0.4mm)。然后,使用上述色度评价用样品,使用由图4所示的测定系统构成的大冢电子公司制的MCPD7000对色度进行评价。即,通过投光用纤维5,使从氙光源4所分光的470nm光透过评价用样品6。接着,利用积分球3进行聚光,通过受光用纤维2而导入到MCPD检测器1,进行色度演算,算出色度(x),利用标准偏差而求出色度的偏差(样品数n=10个)。

由上述结果可知,实施例的样品,即使激发光相对强度和150℃×72小时后的激发光相对强度的值相比,也没有明显降低,由此表明耐热耐光性优异。另外,色度坐标的偏差非常小。
另一方面,比较例1的环氧树脂成分仅由双酚A型环氧树脂构成,与激发光相对强度相比,结果150℃×72小时后的激发光相对强度明显劣化。另外,使用了以往的荧光体、即YAG/Ce荧光体的比较例2为比重大的荧光体粉末,因此在密封材料中发生沉降偏析,色度坐标的偏差大。
Claims (6)
2.权利要求1所述的光半导体元件密封用树脂组合物,其中,上述结构式(1)所示的环氧化合物的占有比例为(A)成分、即全部环氧树脂中的40重量%以上。
3.权利要求1或者2所述的光半导体元件密封用树脂组合物,其中,上述(C)成分的氧氮化物荧光体为下述荧光体的至少一种,即使具有和α-Si3N4相同的结晶结构的下述通式(α)所示的无机化合物以Eu2+活化了的荧光体、及使具有和β-Si3N4相同的结晶结构的下述通式(β)所示的无机化合物以Eu2+活化了的荧光体:

4.权利要求1或者2所述的光半导体元件密封用树脂组合物,其中,上述(C)成分的氮化物荧光体为使具有和CaAlSiN3结晶相同的结晶结构的无机结晶以Eu2+进行活化了的红色荧光体。
5.权利要求1-4中的任一项所述的光半导体元件密封用树脂组合物,其为除了上述(A)~(C)成分之外,还含有下述的(D)成分而成的光半导体密封用树脂组合物,其中,将光半导体元件密封用树脂组合物中的上述(C)成分以及(D)成分以外的成分进行固化而成的固化物的阿贝数(m1)与上述(D)成分的阿贝数(m2)的关系满足下式(a),而且将光半导体元件密封用树脂组合物中的上述(C)成分与(D)成分以外的成分进行固化而成的固化体的折射率(n1)与上述(D)成分的折射率(n2)的关系满足下式(b);
